Abstract

Description
본 발명은 반도체 기판의 연마, 보다 특히 차단층을 제거하기 위한 연마 유체에 관한 것이다.
반도체 장치용 회로 인터커넥트(interconnect)는 다수의 트랜치가 배치되어 있는 유전층에 형성될 수 있다. 인터커넥트는 아래에 놓여있는 유전층 위에 차단 필름을 적용한 다음 차단 필름 위에 금속층을 적용하여 형성한다. 금속층은 트랜치를 금속으로 충전하기에 충분한 두께로 형성한다. 인터커넥트 제작과정은 2단계 화학 기계적 연마(CMP) 공정의 사용을 포함한다.
CMP는 연마 패드 및 연마 유체로 반도체 웨이퍼를 연마하는 공정을 나타낸다. 제1 연마 단계에서, 아래에 놓여있는 차단 필름 및 아래에 놓여있는 유전층으로부터 금속층을 제거한다. 금속층은 연마 패드에 의해 가해진 연마, 및 화학 반응의 생성물의 용해에 의해 달성된 연마 유체와의 화학 반응 둘 다에 의해 제거된다. 제1 연마 단계는 금속층을 제거하여, 웨이퍼에 평활한 연마 표면을 남기고, 추가로 트렌치에 금속을 잔류시켜 연마 표면과 실질적으로 평평한 회로 인터커넥트를 제공한다. 예를 들면, 리(Lee) 등의 유럽 공개특허공보 제1 072 662 A1호에는 금속 인터커넥트에 비해 연마 조성물의 유전체 제거 속도를 촉진시키기 위한 연마 촉진제로서의 구아니딘의 용도가 기재되어 있다.
전형적인 제1 단계 연마 공정은 구리 인터커넥트를 제거하기 위해 연마 유체 속에 산화제, 예를 들면, KNO3 또는 H2O2를 함유하는 수용액을 포함한다. 구리 금속층은 산화제에 의한 금속층의 산화 및 연마 패드로부터 비롯된 연마에 의해 제거된다. 또한, 연마 패드는 금속층을 마모시켜 용해된 산화물이 용액으로부터 연마되는 물질의 표면으로 재침전되는 것을 최소화시킨다. 구리는, 예를 들면, 탄탈(Ta) 또는 질화탄탈(TaN)로 이루어진 아래에 놓여있는 차단 필름으로부터 제거된다. 차단 필름은 구리보다도 연마에 대한 내성이 강하므로 차단 필름은 구리의 제1 단계 연마를 중지시키기 위한 연마 정지제(polish stop)로서 작용한다. 추가로, 연마 유체에 의한 차단 필름의 표면 산화는 제1 단계 연마 동안 이의 제거를 억제할 것이다.
제2 연마 단계에서는, 아래에 놓여있는 유전층으로부터 차단 필름이 제거된다. 제2 단계 연마는 유전층에 평활한 연마 표면을 제공할 수 있다. 이상적으로, 제2 연마 단계는 트랜치에 과도한 금속을 제거하지 않는다. 제2 연마 단계에서의 과도한 금속 제거는 디슁(dishing)에 기여할 수 있다.

본 발명은 산화제 0.01 내지 25중량%, 비철 금속용 억제제 0 내지 15중량%, 연마제 0 내지 15중량%, 비철 금속용 착화제 0 내지 20중량%, 이민 유도체 화합물, 하이드라진 유도체 화합물 및 이의 혼합물을 포함하는 그룹으로부터 선택된 차단재 제거제 0.01 내지 12중량% 및 잔여량의 물을 포함하고, 하나 이상의 연마 패드 압력이 웨이퍼에 대해 수직으로 측정하여 13.8kPa 이하인 미세다공성 폴리우레탄 연마 패드로 측정시, 질화탄탈 : CDO 선택도가 적어도 2:1인, 반도체 기판으로부터 차단재를 제거하는 데 유용한 용액을 제공한다.
추가의 양태에서, 본 발명은 산화제 0.1 내지 15중량%, 비철 금속용 억제제 0 내지 10중량%, 비철 금속용 착화제 0 내지 10중량%, 연마제 0 내지 10중량%, 아세트아미딘, 아세트아미딘 염, 아세트아미딘 유도체, 아르기닌, 아르기닌 염, 아르기닌 유도체, 포름아미딘, 포름아미딘 염, 포름아미딘 유도체, 구아니딘 유도체, 구아니딘 염 및 이의 혼합물을 포함하는 그룹으로부터 선택된 차단재 제거제 0.1 내지 10중량%, 화학식 (여기서, R1, R2, R3 및 R4는 라디칼이고, R1은 탄소수 15 미만의 탄소 쇄 길이를 갖는다)으로 형성된 유기 물질 함유 암모늄염 0.01 내지 10중량% 및 잔여량의 물을 포함하고 pH가 7 미만인, 반도체 기판으로부터 차단재를 제거하는 데 유용한 용액을 제공한다.

특히, 상기 용액은 탄탈, 질화탄탈, 질화탄탈-규소, 티탄, 질화티탄, 질화티탄-규소, 질화티탄-티탄, 티탄-텅스텐, 텅스텐, 질화텅스텐 및 질화텅스텐-규소와 같은 차단재를 제거하기 위한 차단재 제거제를 포함한다. 용액이 산성 pH 수준에서 티탄 함유 차단재에 효과적이기는 하지만, 용액은 탄탈 함유 물질에 대해 특히 효과적이다. 본 명세서의 목적을 위해, 탄탈 함유 물질은 탄탈, 탄탈-기재 합금 및 탄탈 금속간 화합물(intermetallics), 예를 들면, 탄화탄탈, 질화탄탈 및 산화탄탈을 포함한다. 패턴화된 반도체 웨이퍼로부터 탄탈 함유 차단재를 제거하기 위해서는 슬러리가 가장 효과적이다.

염기성 pH 수준에서, 화학식 I의 이민 유도체 화합물은 바람직하게는 전자-공여성 치환체를 R1 또는 R2로서 함유하며, 전자-구인성 치환체는 함유하지 않는다. 보다 바람직하게는, R1 및 R2 중의 하나는 전자-공여성 치환체이고, 다른 하나의 치환체는 수소 또는 전자-공여성 치환체이다. 2개의 전자-공여성 치환체가 이민 유도체 화합물에 존재하는 경우, 치환체는 동일하거나 상이할 수 있다.

부식 및 디슁을 제한하기 위해, 연마제를 5중량% 미만의 양으로 사용하는 것이 유리하다. 연마제를 1중량% 미만으로 사용하면 디슁 및 부식의 제한이 더욱 촉진된다. 디슁 및 부식을 더욱 감소시키기 위해서는 연마 유체가 연마제를 함유하지 않는 것이 가장 바람직하다.

실시예 1

당해 실시예에서, 테트라부틸암모늄 니트레이트(TBAN)의 농도는 변화시키고 구아니딘 하이드로클로라이드와 H2O2 둘 다의 농도는 0.5중량%로 고정시키며 pH를 5.0으로 고정시킨 일련의 슬러리는, TEOS 제거율이 유기 물질 함유 암모늄염의 성능을 증가시킴을 입증한다. 당해 실시예에서, Strasbaugh 6-EC 연마기의 강하력은 1psi(6.9kPa)이고 연마제 입자 농도는 2.75중량%이다.

TBAN의 농도가 0%에서 1%로 증가함에 따라, Ta 제거율은 본질적으로 일정하지만 TEOS 제거율은 119Å/분에서 373Å/분으로 증가한다. TEOS와는 달리, TBAN 농도는 CORAL 탄소 도핑된 산화물(CDO)(제조원; Novellus Corporation, San Jose, CA)에 본질적으로 영향을 미치지 않는다. 이로서 CDO 제거를 가능한 적게 하면서 TEOS 하드마스크의 제거를 조절할 수 있다.

Claims (4)
- 산화제 0.01 내지 25중량%, 비철 금속용 억제제 0 내지 15중량%, 연마제 0 내지 15중량%, 비철 금속용 착화제 0 내지 20중량%, 이민 유도체 화합물, 하이드라진 유도체 화합물 및 이의 혼합물을 포함하는 그룹으로부터 선택된 차단재 제거제 0.01 내지 12중량% 및 잔여량의 물을 포함하고, 하나 이상의 연마 패드 압력이 웨이퍼에 대해 수직으로 측정하여 13.8kPa 이하인 미세다공성 폴리우레탄 연마 패드로 측정시, 질화탄탈 : CDO 선택도가 적어도 2:1인, 반도체 기판으로부터 차단재를 제거하는 데 유용한 용액.
- 산화제 0.1 내지 15중량%, 비철 금속용 억제제 0 내지 10중량%, 비철 금속용 착화제 0 내지 10중량%, 연마제 0 내지 10중량%, 아세트아미딘, 아세트아미딘 염, 아세트아미딘 유도체, 아르기닌, 아르기닌 염, 아르기닌 유도체, 포름아미딘, 포름아미딘 염, 포름아미딘 유도체, 구아니딘 유도체, 구아니딘 염 및 이의 혼합물을 포함하는 그룹으로부터 선택된 차단재 제거제 0.1 내지 10중량%, 화학식 (여기서, R1, R2, R3 및 R4는 라디칼이고, R1은 탄소수 15 미만의 탄소 쇄 길이를 갖는다)로 형성된 유기 물질 함유 암모늄염 0.01 내지 10중량% 및 잔여량의 물을 포함하고 pH가 7 미만인, 반도체 기판으로부터 차단재를 제거하는 데 유용한 용액.
- 제2항에 있어서, 이민 유도체 화합물이 아세트아미딘 하이드로클로라이드, 아미노-구아니딘 하이드로클로라이드, 아르기닌, 포름아미딘, 포름아미딘 설핀산, 포름아미딘 아세테이트, 1,3-디페닐 구아니딘, 1-메틸-3-니트로구아니딘, 구아니딘 하이드로클로라이드, 테트라메틸구아니딘, 2,2-아조비스(디메틸-프로피온아미딘)디-HCl, 구아니딘 설페이트, 구아니딘 아세트산, 구아니딘 카보네이트, 구아니딘 니트레이트 및 이의 혼합물을 포함하는 그룹으로부터 선택되고, 하이드라진 유도체 화합물이 카보하이드라지드, 이미다졸, 아세트산 하이드라지드, 세미카바지드 하이드로클로라이드, 1,2-디포밀하이드라진, 메틸하이드라지노-카복실레이트, 옥살산 디하이드라지드, 아세톤 아진, 포름산 하이드라지드 및 이의 혼합물을 포함하는 그룹으로부터 선택되며, 차단재 제거제가 0.2 내지 6중량%인 용액.
- 웨이퍼 기판을 연마 용액과 접촉시키는 단계(여기서, 웨이퍼 기판은 차단재, TEOS 유전층 및 제2 유전층을 함유하고, 제2 유전층은 유전률이 TEOS 유전층보다 낮으며, 연마 용액은 산화제와, 이민 유도체 화합물, 하이드라진 유도체 화합물 및 이의 혼합물을 포함하는 그룹으로부터 선택된 차단재 제거제를 함유한다),웨이퍼 기판을 연마 패드로 연마하여 웨이퍼 기판으로부터 차단재를 제거하는 단계 및웨이퍼 기판을 연마 패드로 연마하여 웨이퍼 기판으로부터 TEOS 유전층의 적어도 일부를 제거하고 제2 유전층을 잔류시키는 단계를 포함하여, 반도체 웨이퍼로부터 차단재를 제거하는 방법.
