Abstract

Description
본 발명은 반도체 디바이스에 관한 것으로서, 특히, 반도체 디바이스 보호 방법 및 장치에 관한 것이다.
도 5는 종래의 칩 패키지(300)를 상세히 설명한 것이다. 일반적으로, 도 5에 도시된 바와 같이, 메모리 다이(die)(305)의 활성 표면(active surface)(325)은 인쇄 회로 적층판(printed circuit laminates)으로부터 형성된 칩 캐리어(chip-carrier)(310)에 부착된 플립 칩(flip chip)이다. 메모리 다이(305)의 비활성 표면(320)은 노출되고 따라서 취급으로 인해 손상되기 쉽다. 비활성 표면(320)은 메모리 다이(305)를 다른 구성 요소와 전기적으로 결합하기 위한 상호 접속부를 포함하지 않는다. 메모리 다이(305)의 활성 표면(325)은 C4 어레이(315)에 의해 칩 캐리어(310)에 결합된다. 비활성 표면(325)은 다른 구성 요소에 전기적으로 결합하기 위한 상호 접속부를 포함한다.

보호 플레이트(50)는 스테인레스 스틸, 구리, 알루미늄, 철 니켈 합금(니켈 42%의 함금), 발광 청동(phosphor bronze) 또는 철과 같은 금속일 수도 있다. 보호 플레이트(50)의 열 전도성 및 다이(20)와 보호 플레이트(50) 사이의 긴밀한 열 접점으로 인하여, 보호 플레이트(50)는 칩 패키지(100)의 열적 성능을 증가시키는 열 스프레더(heat spreader)로 작용한다.
보호 플레이트(50)는 0.18 또는 0.2 mm(7 또는 8 밀)의 두께를 가질 수 있다. 보호 플레이트(50)가 다이(20)의 비활성 표면(22)을 덮도록 보호 플레이트(50)의 다른 치수(dimension)가 선택된다. 대안으로서, 보호 플레이트(50)는 다이(20)의 비활성 표면(22)보다 더 크거나 더 작을 수 있다. 보호 플레이트(50)는 비활성 표면(22)이 손상되는 것을 방지한다.
