Abstract

Description
본 발명은 소스/드레인 에피택시 영역들을 위한 유연한 병합 기법에 관한 것이다.
IC 물질 및 설계에서의 기술적 진보들은 이전의 IC 세대보다 더 작고 더 복잡한 회로들을 각각 갖는 IC 세대들을 낳았다. IC 진화의 과정에서, 기능적 밀도(즉, 칩 면적 당 상호접속된 디바이스들의 갯수)는 일반적으로 증가되어 왔으며 기하학적 크기(즉, 제조 공정을 이용하여 생성될 수 있는 가장 작은 컴포넌트(또는 라인))는 감소해 왔다. 이러한 스케일링 다운 공정은 일반적으로 생산 효율성을 증가시키고 관련 비용을 낮춤으로써 이로움들을 제공한다.

위의 설명과는 반대로, 병합이 에피택시 영역(352)에 대해서는 발생하지만 에피택시 영역(152)에 대해서는 발생하지 않는 것이 바람직한 경우, 핀 스페이서들(146)은 핀 스페이서들(346)의 높이(H3)보다 큰 높이(H1)를 갖도록 형성될 수 있다. 본 발명개시의 일부 실시예들에 따르면, TP3/TP1 비는 약 1.5보다 클 수 있고, 약 1.5 내지 약 5.0 사이의 범위 내에 있을 수 있다. 또한, 높이(H1/H3)는 약 1.5보다 클 수 있고, 약 1.5 내지 약 5.0 사이의 범위 내에 있을 수 있다.
일부 실시예들에 따르면, 에피택시 이후에, 인 또는 비소와 같은 n형 불순물을 에피택시 영역들(152, 352) 내로 주입하여 소스/드레인 영역들(이들 또한 참조번호들 152 및 352을 사용하여 언급됨)을 형성하는 주입이 수행된다. 대안적인 실시예들에 따르면, 어떠한 n형 불순물의 주입도 수행되지 않고, n형 불순물은 에피택시 동안 발생했던 인시츄 도핑을 통해 제공되었다.

상기 제2 핀 스페이서들을 형성하기 위해 상기 마스크층의 상기 에칭된 제2 부분에 의해 덮혀 있는 상기 유전체층의 제2 부분을 에칭하는 단계; 및
상기 제2 리세스들이 형성된 후 상기 제2 포토레지스트를 제거하는 단계
를 더 포함하는 방법. - 제1항에 있어서,
상기 제2 핀 스페이서들의 상기 제2 높이는 상기 제1 핀 스페이서들의 상기 제1 높이보다 1.5배 높은 것인 방법. - 방법에 있어서,
제1 리세스들을 형성하기 위해 제1 반도체 핀과 제2 반도체 핀을 에칭하는 단계 - 상기 제1 반도체 핀과 상기 제2 반도체 핀은 제1 거리를 가짐 -;
제2 리세스들을 형성하기 위해 제3 반도체 핀과 제4 반도체 핀을 에칭하는 단계 - 상기 제3 반도체 핀과 상기 제4 반도체 핀은 상기 제1 거리와 같거나 또는 상기 제1 거리보다 작은 제2 거리를 가짐 -; 및
상기 제1 리세스들로부터 제1 에피택시 반도체 영역들을, 그리고 상기 제2 리세스들로부터 제2 에피택시 반도체 영역들을 동시에 성장시키기 위해 에피택시를 수행하는 단계
를 포함하고,
상기 제1 에피택시 반도체 영역들은 서로 병합되고, 상기 제2 에피택시 반도체 영역들은 서로 분리되는 것인 방법. - 제6항에 있어서,
상기 제2 거리는 상기 제1 거리보다 작은 것인 방법. - 방법에 있어서,
공통의 퇴적 공정에서, 제1 반도체 핀들의 최상면들과 측벽들 상의 제1 부분, 및 제2 반도체 핀들의 최상면들과 측벽들 상의 제2 부분을 포함하는 유전체층을 형성하는 단계;
개별적인 에칭 공정들에서, 제1 핀 스페이서들과 제2 핀 스페이서들을 각각 형성하기 위해 상기 유전체층의 상기 제1 부분 및 상기 유전체층의 상기 제2 부분을 에칭하는 단계 - 상기 제1 핀 스페이서들은 제1 높이를 갖고, 상기 제2 핀 스페이서들은 상기 제1 높이보다 큰 제2 높이를 가짐 -;
상기 제1 핀 스페이서들 사이에서 제1 리세스들을 형성하도록 상기 제1 반도체 핀들을 에칭하는 단계;
상기 제2 핀 스페이서들 사이에서 제2 리세스들을 형성하도록 상기 제2 반도체 핀들을 에칭하는 단계; 및
공통의 에피택시 공정에서, 상기 제1 리세스들로부터 제1 에피택시 반도체 영역들을, 그리고 상기 제2 리세스들로부터 제2 에피택시 반도체 영역들을 성장시키는 단계
를 포함하고,
상기 제1 에피택시 반도체 영역들은 서로 병합되고, 상기 제2 에피택시 반도체 영역들은 서로 떨어져 있는 것인 방법. - 제8항에 있어서,
상기 제1 반도체 핀들과 상기 제2 반도체 핀들은 상이한 공정들에 의해 에칭되는 것인 방법. - 제8항에 있어서,
제3 반도체 핀들의 최상면들 및 측벽들 상에 상기 유전체층의 제3 부분을 형성하는 단계;
상기 유전체층의 상기 제1 부분, 상기 제2 부분, 및 상기 제3 부분을 덮는 마스크층을 형성하는 단계; 및
상기 제1 에피택시 반도체 영역들과 상기 제2 에피택시 반도체 영역들이 형성된 후, 상기 유전체층을 덮는 상기 마스크층 모두를 제거하는 단계
를 더 포함하는 방법.
