Abstract
본 발명은, 적어도 하나의 제 1 도전층(29A)을 그 위에 갖는 제 1 절연 기판(28A)과 적어도 하나의 제 2 도전층(29B)을 그 위에 갖는 적어도 하나의 제 2 절연 기판(28B)을 용해하고 전기적으로 접촉시키는 방법으로서, 사이에 인터페이스 영역이 형성되도록 상기 제 1 및 제 2 기판(28A, 28B)을 적층하는 단계로서, 상기 인터페이스 영역은, 적어도 하나의 제 1 도전층(29A)이 대향하며, 적어도 하나의 제 2 도전층(29B)과 적어도 부분적으로 정렬되어 있는 전기적 접촉 영역, 및 상기 절연 기판(28A, 28B)이 서로 직접 대향하는 기판 용해 영역을 포함하는 단계, 레이저원으로부터 복수의 순차 집중 레이저 펄스를 기판(28A, 28B) 중 하나를 통해 기판(28A, 28B)의 인터페이스 영역에 집중시키는 단계로서, 레이저 광의 펄스 지속 기간, 펄스 주파수 및 펄스 전력은 상기 기판(28A, 28B) 재료 및 도전층(29A, 29B)을 국부적으로 용융시키도록 선택되는 단계, 및 상기 인터페이스 영역에 구조적 변형 영역이 형성되도록 상기 레이저원 및 상기 기판을 서로에 대해 소정 속도 및 경로로 이동시키는 단계로서, 상기 구조적 변형 영역은 상기 전기적 접촉 영역 및 상기 기판 용해 영역과 중첩되는 단계를 포함하는 방법에 관한 것이다. 본 발명은, 예컨대 다기능 전자 장치에 있어서 전기적 접촉 및 양호하게 시일된 이음새를 제조하는 편리한 방법을 제공한다.
Description
본 발명은 레이저를 이용한 기판 처리에 관한 것이다. 특히, 본 발명은 전기적 접촉 영역을 함께 포함하는 유리 및/또는 반도체 기판을 펄스화된 레이저 광을 이용하여 용접하는 것에 관한 것이다. 기판은 예컨대, 사파이어, 석영 또는 실리콘을 포함할 수도 있다.
EP 1369912호는 레이저 빔을 이용하여 플립칩(flip chip)을 칩 캐리어(chip carrier)에 결합하는 방법을 개시하고 있다. 상기 방법은 칩의 접촉 영역 및 칩 캐리어의 접촉 영역을 정렬하는 단계 및 칩 또는 캐리어를 통해 정렬된 접촉 영역으로 레이저 빔을 투사하여 서로 전기적으로 결합하는 단계를 포함한다. 그러나, 접촉 영역의 주변이 외기(산소) 및 습도에 노출되어, 제조되어 있는 장치에 악영향을 미칠 수도 있다.
US 2004/207314호, US 2005/174042호, US 2003/197827호 및 JP 2005/028891호는 반도체 또는 유리 기판의 접촉 또는 연결부에 레이저 용접을 이용하는 방법을 더 개시하고 있다. 하지만, 이들 방법들 중 어떠한 방법도 양호하게 접촉되는 동시에 양호하게 시일된(sealed) 구조를 형성할 수 없었다.
US 2004/207314호, US 2005/174042호, US 2003/197827호 및 JP 2005/028891호는 반도체 또는 유리 기판의 접촉 또는 연결부에 레이저 용접을 이용하는 방법을 더 개시하고 있다. 하지만, 이들 방법들 중 어떠한 방법도 양호하게 접촉되는 동시에 양호하게 시일된(sealed) 구조를 형성할 수 없었다.
본 발명의 목적은 레이저 광을 이용한 기판의 전기적 접촉에 대한 개선된 방법을 달성하는 것이며, 또한 입자, 산소 및 습도로부터 보호하는 것이다.
본 발명의 또 다른 목적은 전기적 접촉을 갖는, 양호하게 시일된 전자 모듈을 제공하는 것이다.
상기 목적들은 독립청구항들에 따른 방법 및 전자 모듈에 의해 달성된다.
본 발명은, 레이저 광에 의해, 일반적으로 절연성인 기판 재료와 그 위에 도포된 도전층이, 펄스화된 레이저 광을 그 인터페이스 영역에 대해 스위핑(sweeping)함으로써 함께 용해된다는 발견에 기초한 것이다. 이들 영역 모두에 대해 실용상 완전한 용해(용접)이 이루어진다.
일 실시형태에 있어서, 본 발명은 적어도 하나의 제 1 도전층, 즉 접촉 단자를 그 위에 갖는 제 1 절연 기판, 바람직하게는 유리 기판과, 적어도 하나의 제 2 도전층을 그 위에 갖는 적어도 하나의 제 2 절연 기판, 바람직하게는 유리 또는 실리콘 기판을 용해하고 전기적으로 접촉시키는 방법을 제공한다. 상기 방법은,

상기 인터페이스 영역에 구조적 변형 영역(modified zone)이 형성되도록 상기 광원 및 상기 기판을 서로에 대해 소정 속도 및 경로로 이동시키는 단계로서, 상기 구조적 변형 영역은 상기 전기적 접촉 영역 및 상기 기판 용해 영역과 중첩되는 단계를 포함한다.
"절연 기판"이란, 주로 마이크로 전자 공학에서 웨이퍼로서 이용되는, 진성 반도체 기판을 포함하는 모든 비도전성 기판을 의미한다. 도전층은 전형적으로 금속층이다.
본 발명은 상당한 이점을 제공한다. 첫 번째로, 기판의 기계적 및 전기적 접속이 동일한 처리 단계에서 수행되므로, 방법이 간단하며, 시간 및 비용이 모두 절약된다. 두 번째로, 재료를 직접 용해함에 따라 용접심(weld seam)이 완전하게 밀봉될 수 있다. 세 번째로, 동일한 레이저 노광 방식이 동일한 전기 장치에서 다른 기판 또는 컴포넌트의 순수 기계적 또는 전기적 접속에 이용될 수 있다. 네 번째로, 고품질이며 핀홀(pinhole)이 없는 용접심이 형성될 수 있다.
일 실시형태에 따르면, 적어도 하나의 기판체는 사용되는 레이저 파장에 대해 투명하다. 이로 인해 레이저가 기판을 통해 안내되며 그 인터페이스에 집중되어, 체적 당 강도가 기판 또는 그 접촉 영역을 가열하고 용접하기에 충분히 높다.
본 발명의 하나의 목적은, 기판의 레이저-유도 용접 및 전기적 접촉을 형성하는 것으로, 형성된 용접심은 고품질, 즉 본질적으로 미소 균열이 없는 것이다. 이러한 목적은, 특히 피코초-스케일(picosecond-scale)의 레이저 펄스를 이용함으로써 달성되는데, 이 레이저 펄스가 시간적으로 또한 공간적으로 충분히 빈번하게 기판을 향하는 경우, 비선형 흡수에 더하여, 상당한 선형 흡수 효과도 기판에서 유도된다. 따라서, 후속 펄스는 이전 펄스의 스폿과 상당히 중첩되도록 기판을 향하게 되며, 스폿이 충분히 가열되어 있어, 기판에 대한 추가적인 레이저 에너지의 흡수가 선형 흡수로 인해 얻어진다. 흡수 증가 이외에, 높은 펄스 반복률로 인해 기판 재료(들)의 미소 균열 감응성(microcracking susceptibility)이 감소된다. 이는, 이전 펄스로 인해 재료의 강성이 감소될 수 있어, 후속 펄스가 충돌하면, 파동이 약화되기 때문이다.
사용 가능한 장치는,
소정 펄스 지속 기간, 펄스 주파수 및 초점 직경(focal spot diameter)을 갖는 레이저 펄스를 방출하는 펄스화된 레이저원,
레이저 광이 펄스화된 레이저원으로부터 기판 중 하나를 통해 기판의 인터페이스 영역으로 안내될 수 있도록 기판을 유지하는 수단,
펄스화된 레이저원에 대해 소정 속도 및 소정 경로를 따라 기판을 이동시키는 수단을 포함한다.
대안적으로는, 레이저 빔은, 예를 들어 레이저원 및/또는 기판의 이동을 회피하도록, 반사 광학계(mirror optics)를 이용하여 안내될 수 있다.
레이저원과 기판 사이의 유효 광학 거리는 레이저 펄스가 기판의 인터페이스영역에 집중되도록 배열된다. 이는, 기판 재료(들)를 국부적으로 용융시키기에 충분한 에너지가 개개의 펄스로부터 양 기판에 각각 흡수됨을 의미한다.
본 발명에 따른 방법은, 처리된 재료 내 미소 균열의 양이 적으며 그에 따라 처리된 컴포넌트의 굽힘 강도가 높은, 처리 기판을 생산하도록 이루어졌다.
본 명세서에 있어서, "기판"이란, 적절한 펄스화된 레이저 노광에 의해 구조적 변형(용융 및 재고화(re-solidification))이 발생하는 광범위한 임의의 타겟 재료 또는 재료 조합을 의미한다. 기판은 실질적으로 균질하거나, 상이한 재료로 이루어진 복수의 영역 또는 층을 포함할 수도 있다. 상기 영역 또는 층은 초기에 접속될 수도 있다. 바람직한 효과에 따라, 하나의 개별층 또는 영역, 또는 2개 이상의 층 또는 영역의 인터페이스가 처리될 수도 있다.
본 발명의 그 밖의 실시형태 및 이점에 대해서는 첨부된 도면을 참조하여 이하에 보다 상세하게 설명한다.
본 발명의 또 다른 목적은 전기적 접촉을 갖는, 양호하게 시일된 전자 모듈을 제공하는 것이다.

도 1은 본 방법을 수행하는 하나의 방법을 도시한다. 제 1 전기적 접촉 단자(29A)를 포함하는 제 1 기판(28A)(예컨대, 유리 기판) 및 제 2 전기적 접촉 단자(29B)를 포함하는 제 2 기판(28B)(예컨대, 반도체 칩)이 설치되어 있다. 기판(28A, 28B)은 스택(28)으로서 서로의 상부에 배치되어 있어, 접촉 단자(29A, 29B)가 그 인터페이스 영역에서 서로에 대해 정렬되어 있다. 그 후에, 레이저원(20)을 이용하여 광학계(22; optics)를 통해 펄스화된 레이저 빔(24)을 생성하며, 하나의 기판을 통해 인터페이스 영역에 집중시킴으로써, 복수의 순차 중첩된 레이저-유도 스폿을 인터페이스 영역에 형성한다. 도 2에 도시한 바와 같이, 프로세스 후에, 스택(28)은 기판(28A, 28B)이 접촉 단자(29A, 29B) 없이 영역(27)에서 함께 완전히 용해되는 용해된 스택(28')으로 변형되었다. 접촉 단자(29A, 29B)의 영역에서, 접촉 단자는 함께 완전히 용해되어, 기판들 사이에 전기적 접속부(29)를 형성한다.
도 3a는, 전기적 기능부(33) 및 복수의 접촉 단자(34)를 갖는 기판(32)을 포함하는 마이크로칩을 도시한다. 도 3b는 적층 시, 마이크로칩의 접촉 단자(34)와 맞물리게 되는 접촉 단자(36)를 포함하는 기판(31)을 도시한다. 도 3c는 적층 형태의 마이크로칩과 기판 및 본 발명의 방법을 이용하여 소자들 사이에 형성된 용접선(37)을 도시한다. 용접선은 서로 대향하는 접촉 단자(31, 34)와 중첩되며, 접촉 단자의 외측 영역과도 중첩되는데, 이 경우 폐쇄된 루프를 형성한다. 따라서, 기판 사이에서 분산하는 외부의 수분 및 산소로부터 마이크로칩의 코어를 밀봉하여 보호하게 된다.
도 3d는 복수의 기능적 컴포넌트들이 본 방법을 이용하여 부착되어 있는 기판(30)을 포함하는 다기능 장치를 도시한다. 모든 컴포넌트가 용해 영역의 타입 모두(직접 기판 용해 및 전기적 접촉 영역)를 포함해야 하는 것은 아님에 주의해야 한다. 예를 들면, 습기 감지(moisture-sensitive) 센서는 밀봉되어 본 발명을 이용하여 대형 기판과 접촉될 수도 있지만, 표시 소자는 접촉 없이 대형 기판에 밀봉되기만 할 수도 있다(다른 수단에 의해 수행됨). 밀봉성이 요구되지 않을 경우, 전기적 접촉만이 수행될 수도 있다. 본 발명의 이점은 동일한 레이저 노광 방식이 이들 각 경우에 이용될 수 있어, 이러한 다기능 장치의 제조가 단순화된다는 것이다.
특히, 본 발명은 실리콘, 석영, 용융 실리카, 붕규산염, 석회 유리, 열팽창 계수 조절 유리, 사파이어와 같은 공업용 유리, 산화지르코늄, LiTaO와 같은 세라믹 등 및 이들 재료의 조합과 같은 반도체 기판 및/또는 유리를 용접하는데 이용가능하다. 기판은, 예컨대 크롬, 구리, 금, 은, 몰리브데늄 또는 산화 인듐-주석(ITO)으로 이루어진 도전부를 포함할 수도 있다.
본 방법을 이용하여 용접될 수 있는 특히 바람직한 재료 조합(기판 1/도전성 재료 1-도전성 재료 2/기판 2)은 다음과 같다:

레이저 광은 전형적으로 유리 기판을 통과한다. 레이저 펄스가 통과하는 기판의 두께는 전형적으로 100-500㎛이다. 하부 기판의 두께는 임의이지만, 적어도 300-1000㎛의 두께가 양호하게 처리될 수 있다. 기판에 대한 금속화 두께는 전형적으로, 0.1-5㎛, 특히 0.1-3㎛이다.

금속화 영역에서, 금속박(metal foil)의 전자는, 금속화되지 않은 영역에 비해 선형 흡수 효과를 증가시킨다. 정확하게 금속화 영역뿐만 아니라 그 부근의 유리 또는 반도체 기판에서도 전자가 광 흡수를 증가시키는 플라즈마 구름(plasma cloud)이 형성되어 있다.
일반적으로, 연속하는 펄스의 중첩 비율은, 식(1-(처리 속도*(펄스 사이의 시간)/초점 직경))에 의해 특징지어질 수 있다. 도 5a 및 5b는 이 식을 참조하여 스폿 직경 2㎛ 및 6㎛, 처리 주파수의 함수로서 3개의 예시적인 처리 속도에 대해 각각 연산된 기판의 각 위치에서의 펄스 충돌수를 도시한다.
상술한 바람직한 펄스 파라미터 범위는, 그 정상 상태에 있어서 이용되는 파장에 완전히 또는 부분적으로 투명한 기판을 처리하는데 이용될 수 있다. 이는, 실용상 재료의 불순물 또는 격자 결함으로 인해 광이온화 프로세스 및 또한 충돌 이온화(impact inoization) 프로세스가 개시되기 때문이다. 단펄스, 특히 펨토초-스케일 펄스에 의한 기판 처리에서 중요한 역할을 하는, 소위 다광자 흡수는, 크게 발생하지 않으며, 필요하지도 않음에 주의해야 한다.
바람직한 실시형태에 따르면, 이용되는 파장은 근적외선 범위, 즉 0.75-1.4㎛이다. 이 범위는, 실리콘 처리뿐만 아니라, 공지의 저-주파수 및/또는 펨토초-스케일 처리 방법을 이용하는 적어도 임의의 산업 방식으로 처리하기에 곤란한 사파이어 및 석영과 같은 높은 밴드갭 재료에도 적절한 것으로 입증되었다.
일 실시형태에 따르면, 비극성 레이저 광이 이용된다. 이로 인해 기판 내 전자기장 방향이 임의가 되어, 본 방법은 기판의 격자 파라미터에 더욱 영향을 받지 않게 된다. 즉, 비극성 광이 보다 다양한 기판에 대해 효과적임을 알아냈다.
도 6은 본 발명에 따라 유리 기판에 대해 처리된 마이크로 구조의 단면도를 도시한다. 레이저가 상방으로부터 기판을 향하며, 용융 프로세스가 도시된 피쳐의 테이퍼진 단부(화살표 참조)에서 개시되었다. 20ps 이상의 펄스 지속 기간을 갖는 펄스는, 단펄스, 특히 개시 지점의 부근에서의 높은 균열 가능성 및 날카로운 개시 지점을 갖는 서브-ps 펄스와는 달리, 개시 지점에서 둥근 형상을 나타냄을 알 수 있다. 결과로서 얻어진 유리 내 피쳐의 직경이 너무 커서, 다광자 흡수에 대한 전력 밀도가 충분하지 않으며, 피쳐의 상부를 향해 선형 흡수 효과가 강화되는 것도 알 수 있다.

본 발명은 개별 접촉 단계가 없기 때문에 용접에 있어서 매우 높은 처리 속도를 달성할 수 있다는 이점을 갖는다. 게다가, 용접심은 밀봉적으로 시일되어 상당한 품질을 갖도록 제조될 수 있다.
본 발명은, 집적 회로 및 그 밖의 마이크로 장치의 제조에 이용되는 실리콘 결정 웨이퍼 및 그 밖의 반도체 재료를 용접하는데 이용될 수 있다. 이러한 웨이퍼는, 도핑, 이온 주입, 에칭, 증착, 및 포토리소그래피 패터닝과 같은 임의의 공지된 마이크로 제조 프로세스에 의해 웨이퍼에 및/또는 웨이퍼에 대해 설치되는 마이크로 전자 장치(들) 및 장치(들)에 대한 전자 전류 및/또는 전위를 도전하는 전자 단자를 포함한다.
특정 이점은, 예를 들어 표시 패널(예컨대, LCD 패널 및 (O)LED 패널)을 제조하는데 이용되는 매우 얇은 웨이퍼(예컨대, <200㎛, 특히 <100㎛)로 달성된다. 그러나, 본 발명은 원칙적으로 임의의 두께의 웨이퍼에 이용될 수 있다.
일 실시형태에 따르면, 본 발명은 인터페이스 영역을 갖는 적어도 2개의 겹쳐진 층을 용접하는데 이용되며, 상기 방법은 레이저 펄스를 상기 인터페이스 영역에 집중시켜 상기 인터페이스부에서 국부적 용융을 달성하고 재고화를 통해 상기 층들을 함께 용접하는 단계를 포함한다.
용접 적용에 대해 도 2에 개략적으로 도시한다. 본 방법에서, 레이저원(20) 및 광학계(22)는 레이저 광 빔(24)을 생성하여 기판(28)의 2개의 분리된 층(28A 및 28B)의 인터페이스에 집중시킨다. 이동하는 기판에 가해진 복수의 중첩 펄스는 상술한 원리에 따라 층(28A 및 28B)을 접속하는 용접심(26)을 형성한다.
일 실시예에 따르면, 기판은 적어도 하나의 패널의 주변 영역에서 인접한 용접심에 의해 함께 용접된 2개의 겹쳐진 유리 패널을 포함한다. 따라서, 예를 들어 표시 패널 또는 광 감응성 패널이 본 방법을 이용하여 제조될 수 있다. 도 4a 및 4b는 OLED 표시 패널을 제조하는 일 실시예를 도시한다. 패널(48)은 일련의 개별 발광 유닛을 구비한 활성층(49)을 갖는 베이스층(48A)과 전방 유리층(48B)을 포함한다. 처음에는, 밀봉되어 보호될 필요가 있는 활성층(49)이 그 사이에 위치하도록, 층(48A 및 48B)이 서로의 상부에 배치된다. 그런 다음, 본 발명은 활성층의 전체 주위로 용접심(46)을 형성하는데 이용된다. 바람직하게는, 용접심은 이어져(인접하여) 있다. 따라서, 먼지 및 습도에 대한 효과적인 배리어가 활성층에 형성될 수 있는 동시에, 접착제와 같은 임의의 추가적인 컴포넌트 없이 패널의 층을 함께 효율적으로 부착할 수 있다. 유리층의 재고화 및 완전한 용융, 그리고 빈번한 펄스화로 인해, 용접심은 상당한 방수성을 갖는다. 바람직하게는, 패널(48A, 48B)의 전기적 접촉이 상술한 바와 같이 동시에 수행될 수 있다.

도 3a는, 전기적 기능부(33) 및 복수의 접촉 단자(34)를 갖는 기판(32)을 포함하는 마이크로칩을 도시한다. 도 3b는 적층 시, 마이크로칩의 접촉 단자(34)와 맞물리게 되는 접촉 단자(36)를 포함하는 기판(31)을 도시한다. 도 3c는 적층 형태의 마이크로칩과 기판 및 본 발명의 방법을 이용하여 소자들 사이에 형성된 용접선(37)을 도시한다. 용접선은 서로 대향하는 접촉 단자(31, 34)와 중첩되며, 접촉 단자의 외측 영역과도 중첩되는데, 이 경우 폐쇄된 루프를 형성한다. 따라서, 기판 사이에서 분산하는 외부의 수분 및 산소로부터 마이크로칩의 코어를 밀봉하여 보호하게 된다.
도 3d는 복수의 기능적 컴포넌트들이 본 방법을 이용하여 부착되어 있는 기판(30)을 포함하는 다기능 장치를 도시한다. 모든 컴포넌트가 용해 영역의 타입 모두(직접 기판 용해 및 전기적 접촉 영역)를 포함해야 하는 것은 아님에 주의해야 한다. 예를 들면, 습기 감지(moisture-sensitive) 센서는 밀봉되어 본 발명을 이용하여 대형 기판과 접촉될 수도 있지만, 표시 소자는 접촉 없이 대형 기판에 밀봉되기만 할 수도 있다(다른 수단에 의해 수행됨). 밀봉성이 요구되지 않을 경우, 전기적 접촉만이 수행될 수도 있다. 본 발명의 이점은 동일한 레이저 노광 방식이 이들 각 경우에 이용될 수 있어, 이러한 다기능 장치의 제조가 단순화된다는 것이다.

본 발명은, 집적 회로 및 그 밖의 마이크로 장치의 제조에 이용되는 실리콘 결정 웨이퍼 및 그 밖의 반도체 재료를 용접하는데 이용될 수 있다. 이러한 웨이퍼는, 도핑, 이온 주입, 에칭, 증착, 및 포토리소그래피 패터닝과 같은 임의의 공지된 마이크로 제조 프로세스에 의해 웨이퍼에 및/또는 웨이퍼에 대해 설치되는 마이크로 전자 장치(들) 및 장치(들)에 대한 전자 전류 및/또는 전위를 도전하는 전자 단자를 포함한다.
특정 이점은, 예를 들어 표시 패널(예컨대, LCD 패널 및 (O)LED 패널)을 제조하는데 이용되는 매우 얇은 웨이퍼(예컨대, <200㎛, 특히 <100㎛)로 달성된다. 그러나, 본 발명은 원칙적으로 임의의 두께의 웨이퍼에 이용될 수 있다.
일 실시형태에 따르면, 본 발명은 인터페이스 영역을 갖는 적어도 2개의 겹쳐진 층을 용접하는데 이용되며, 상기 방법은 레이저 펄스를 상기 인터페이스 영역에 집중시켜 상기 인터페이스부에서 국부적 용융을 달성하고 재고화를 통해 상기 층들을 함께 용접하는 단계를 포함한다.
용접 적용에 대해 도 2에 개략적으로 도시한다. 본 방법에서, 레이저원(20) 및 광학계(22)는 레이저 광 빔(24)을 생성하여 기판(28)의 2개의 분리된 층(28A 및 28B)의 인터페이스에 집중시킨다. 이동하는 기판에 가해진 복수의 중첩 펄스는 상술한 원리에 따라 층(28A 및 28B)을 접속하는 용접심(26)을 형성한다.
일 실시예에 따르면, 기판은 적어도 하나의 패널의 주변 영역에서 인접한 용접심에 의해 함께 용접된 2개의 겹쳐진 유리 패널을 포함한다. 따라서, 예를 들어 표시 패널 또는 광 감응성 패널이 본 방법을 이용하여 제조될 수 있다. 도 4a 및 4b는 OLED 표시 패널을 제조하는 일 실시예를 도시한다. 패널(48)은 일련의 개별 발광 유닛을 구비한 활성층(49)을 갖는 베이스층(48A)과 전방 유리층(48B)을 포함한다. 처음에는, 밀봉되어 보호될 필요가 있는 활성층(49)이 그 사이에 위치하도록, 층(48A 및 48B)이 서로의 상부에 배치된다. 그런 다음, 본 발명은 활성층의 전체 주위로 용접심(46)을 형성하는데 이용된다. 바람직하게는, 용접심은 이어져(인접하여) 있다. 따라서, 먼지 및 습도에 대한 효과적인 배리어가 활성층에 형성될 수 있는 동시에, 접착제와 같은 임의의 추가적인 컴포넌트 없이 패널의 층을 함께 효율적으로 부착할 수 있다. 유리층의 재고화 및 완전한 용융, 그리고 빈번한 펄스화로 인해, 용접심은 상당한 방수성을 갖는다. 바람직하게는, 패널(48A, 48B)의 전기적 접촉이 상술한 바와 같이 동시에 수행될 수 있다.
도 4c 및 도 4d는 기판의 용접을 수행하는 2개의 대안에 대한 대안적인 상세도를 도시한다. 도 4c의 프로세스에 있어서, 유리층(48A 및 48B)은 인터페이스 영역에서 서로에 대해 간격을 두고 있으며, 용접심(46A)은 그 사이에 직접 형성되어 있다. 도 4d의 프로세스에 있어서, 추가적인 브릿지층(47; bridging layer)이 유리층(48A 및 48B) 사이에 형성되어 있다. 브릿지층(47)은 유리 사이의 자유 간격을 감소시켜, 층의 완전한 통합이 이루어지게 한다. 따라서, 용접심(46B)은 브릿지층 및 전방 유리(48B) 사이에 형성된다. 브릿지층(47)은 금속층일 수 있다. 양 기판 상에 브릿지 금속층이 존재하여, 용접은 금속층을 함께 용해하는 것을 포함할 수도 있다.
또한, 표시 패널의 제조에 있어서, 본 용접 방법은 밀봉적 시일 및 전기적 접촉 모두가 요구되는 적용에서 임의의 다른 레이저-용접 가능한 컴포넌트와 기판을 용해하는데에도 사용될 수 있다. 이러한 필요성은, 예를 들어 마이크로센서와 다른 마이크로컴포넌트를 기판에 결합하는 경우, 웨이퍼 레벨 패키징(wafer level packaging) 어플리케이션, 온도 감응성 컴포넌트 패키징, 광학 컴포넌트의 통합 및 마이크로 유체(microfluidistic) 컴포넌트의 통합에 있어서 발생할 수도 있다.
상기 실시형태 및 실시예 그리고 첨부된 도면은 설명을 목적으로 기재된 것이며, 제한하고자 하는 것은 아니다. 본 발명의 범위는 최대한 광범위하게 해석되는 하기 청구범위 및 그 등가물을 고려하여 한정된다.
Claims (14)
- 적어도 하나의 제 1 도전층(29A)을 그 위에 갖는 제 1 절연 기판(28A)과 적어도 하나의 제 2 도전층(29B)을 그 위에 갖는 적어도 하나의 제 2 절연 기판(28B)을 용해하고 전기적으로 접촉시키는 방법으로서,
사이에 인터페이스 영역(interface zone)이 형성되도록 상기 제 1 및 제 2 기판들을 적층하는 단계 ― 상기 인터페이스 영역은, 적어도 하나의 제 1 도전층(29A)이 대향하며, 적어도 하나의 제 2 도전층(29B)과 적어도 부분적으로 정렬되어 있는 전기적 접촉 영역, 및 상기 절연 기판들(28A, 28B)이 서로 직접 대향하는 기판 용해 영역(fusing zone)을 포함함 ―,
레이저원(20)으로부터 복수의 순차 집중 레이저 펄스(sequential focused laser pulses)를 기판들 중 하나를 통해 상기 기판들(28A, 28B)의 인터페이스 영역에 집중시키는 단계 ― 레이저 광의 펄스 지속 기간(pulse duration), 펄스 주파수 및 펄스 전력(pulse power)은 상기 기판(28A, 28B) 재료 및 상기 제 1 및 제 2 도전층들(29A, 29B)을 국부적으로 용융시키도록 선택됨 ―,
상기 인터페이스 영역에 구조적 변형 영역(modified zone)이 형성되도록, 상기 레이저원(20) 및 상기 기판을 서로에 대해 소정 속도 및 경로로 이동시키는 단계 ― 상기 구조적 변형 영역은 상기 전기적 접촉 영역 및 상기 기판 용해 영역과 중첩됨 ―
를 포함하는, 방법. - 제 1 항에 있어서,
상기 구조적 변형 영역은 연속적으로 밀봉되어(hermetically) 시일된(sealed) 용접심(weld seam)을 포함하는, 방법. - 제 1 항 또는 제 2 항에 있어서,
펄스화된 레이저 광의 경로는, 상기 기판들(28A, 28B) 중 하나에 포함된 습기-감응성 또는 산소 감응성(oxygen-sensitive) 소자 주위로 폐쇄된 루프(loop)를 형성하는, 방법. - 제 1 항 또는 제 2 항에 있어서,

상기 기판들(28A, 28B) 중 적어도 하나는 실리콘 마이크로칩을 포함하고, 상기 제 2 도전층은 상기 실리콘 마이크로칩의 접촉 단자를 형성하는, 방법. - 제 1 항 또는 제 2 항에 있어서,
상기 제 1 및 제 2 기판들(28A, 28B)의 완전한 국부적 용해는 상기 기판 용해 영역에서 상기 구조적 변형 영역으로서 함께 이루어지며, 상기 제 1 및 제 2 도전층들(29A, 29B)의 완전한 국부적 용해는 상기 전기적 접촉 영역에서 함께 이루어지는,
