Abstract

Description
본 발명은 태양 전지들(solar cells)에 관한 것으로서, 보다 구체적으로는 이온 주입을 사용하여 형성된 태양 전지들에 관한 것이다.
이온 주입은 전도도-변경 불순물들(conductivity-altering-impurities)을 작업물(workpiece)속으로 도입하기 위한 일반적인 기술이다. 희망하는 불순물 물질은 이온 소스에서 이온화되고, 상기 이온들은 미리 정해진 에너지의 이온 빔을 형성하기 위해 가속화되며, 상기 이온 빔은 상기 작업물의 표면에서 직접 전달된다. 상기 빔에서 고에너지 이온들(energetic ions)은 상기 작업물 물질의 벌크 속으로 관통하며, 희망하는 전도도의 영역을 형성하기 위해 상기 작업물 물질의 결정질 격자(crystalline lattice) 속으로 내장된다.
태양 전지들은 실리콘 작업물들을 사용하는 장치의 일 예이다. 고성능 태양 전지들의 제조 또는 생산에 대한 어느 정도의 절감된 비용 또는 고성능 태양 전지들에 대한 어느 정도의 효율 개선은 전세계적인 태양 전지 구현에 긍정적인 영향을 가져올 수 있을 것이다. 이것은 이러한 청정 에너지 기술의 더 넓은 가능성을 가능하게 할 것이다.
태양 전지들은 전형적으로 p-n 반도체 접합(junction)으로 구성된다. 도 1은 이면 접합형(interdigitated back contact; IBC) 태양 전지의 단면도이다. 상기 IBC 태양 전지에서, 상기 p-n 접합은 상기 태양 전지의 후면 또는 비-조명(non-illuminated) 표면상에 있다. 광자들(10)은 화살표들로 나타낸 바와 같이, 상부(또는 조명된) 표면을 통해 상기 태양 전지(100)에 진입한다. 이러한 광자들은 상기 기판(100)을 관통하는 광자들의 수를 최대화하고, 상기 기판으로부터 떨어져 반사되는 것들을 최소화하도록 설계된, 반사 방지 코팅(anti-reflective coating; 104)을 통과한다. 상기 ARC는 SiNx층으로 구성될 수 있다. 상기 ARC(104) 아래는 또한 패시베이션 층(passivation layer)으로 알려진 SiO2층(103)일 수 있다. 물론, 다른 유전체가 사용될 수 있다. 상기 태양 전지(100)의 후면에는 이미터(emitter) 영역(204)이 있다.

기판을 도핑하는 개선된 방법이 개시된다. 상기 방법은 특히 이면 접합형(interdigitated back contact; IBC) 태양 전지의 생성에 이익이 된다. 제1 전도도의 도펀트(dopant)를 갖는 페이스트(paste)가 상기 기판의 면에 적용된다. 이러한 페이스트는 이후의 이온 주입 단계를 위한 마스크(mask)로서 제공되며, 반대의 전도도를 갖는 도펀트의 이온들이 노출된 기판의 부분들로 도입되도록 한다. 이온들이 주입된 후에, 상기 마스크는 제거될 수 있으며, 상기 도펀트들은 활성화될 수 있다. 알루미늄-함유 및 인-함유의 페이스트를 사용하는 방법들이 개시된다.

태양 전지의 실시예들은 이온 주입기(ion implanter)와 관련하여 여기에 개시된다. 빔라인 이온 주입기들, 플라즈마 도핑 이온 주입기들, 포커싱된 플라즈마 시스템들, 프라즈마 시스(plasma sheath), 또는 플러드 이온 주입기들(flood ion implanters)이 사용될 수 있다. 그러나, 기체 확산, 열 확산(furnace diffusion), 레이저 도핑, 다른 플라즈마 처리 도구들, 또는 당업자들에게 알려진 다른 방법들이 또한 사용될 수 있다. 특정 n-타입 및 p-타입 도펀트들이 열거된 반면, 다른 n-타입 또는 p-타입 도펀트들이 대신에 사용될 수 있으며, 명세서 내의 실시예들은 열거된 도펀트들에 유일하게 한정되지는 않는다. 추가로, 태양 전지의 하나의 특정 실시예가 구체적으로 열거된 반면, 이러한 공정의 실시예들은 다른 태양 전지 설계들에 적용되거나 반도체 웨이퍼들 또는 평면 패널들과 같은 다른 작업물들에 적용될 수 있다. 그러므로, 본 발명은 이하 설명된 특정 실시예들에 제한되지 않는다.
도 4의 A 내지 D는 IBC 태양 전지를 형성하기 위한 제1 방법의 단면도이다. 도 4a에서, 알루미늄 페이스트(301)는 이미터의 패턴으로 상기 태양 전지(300) 상에 인쇄된다. 스크린 프린팅은 일 예로서 사용될 수 있으며, 당업자들에게 알려진 유사한 다른 프린팅 방법들이 사용될 수 있다.
도 4의 B에서, 태양 전지(300)는 퍼니스(furnace)에서 가열된다. 온도는 상기 알루미늄이 상기 태양 전지(300)속에 녹아들 수 있도록 충분히 높다. 상기 퍼니스는 일 실시예에 따라, 약 550℃ 및 850℃ 사이에서 동작하는 인 라인 퍼니스(in-line furnace)일 수 있다. 상기 알루미늄 페이스트(301)는 녹아서 상기 태양 전지(300)의 실리콘과 공융 혼합물(eutectic)을 형성한다. 상기 알루미늄 페이스트(301)는 상기 태양 전지(300)의 실리콘 속으로 약 2 내지 10㎛의 도핑된 층(303)을 형성한다. 이러한 도핑된 층은 상기 태양 전지(300)의 p+ 이미터(303)를 형성한다.
그런 다음, 상기 태양 전지(300)는 도 4의 C에서 종(species)(310)으로 주입된다. 상기 종(310)은 인(phosphorus)일 수 있으며, 상기 n+ 후면 전계(304)를 형성할 수 있다. 다른 실시예들에서, 다른 V족 원소들(Group V elements)이 n-타입 도펀트로서 사용될 수 있다. 상기 알루미늄 페이스트(301)는 실질적으로 상기 종(310)이 상기 알루미늄 페이스트(301) 아래에서 상기 태양 전지(300) 속으로 주입되는 것을 방해하는 마스크로서 제공할 수 있다. 다시 말하면, 상기 종(310)의 다수는 상기 알루미늄 페이스트(301)를 통해 관통하지 않는다. 일부 실시예들에서, 상기 종(310)의 적어도 90%는 상기 알루미늄 페이지(301)를 통해 관통하지 않는다. 일부 실시예들에서, 상기 이온들의 100%는 차단될 수 있다.
하나의 특정 실시예에서, 상기 n+ 후면 전계(304)에 대향하는 상기 태양 전지(300)의 측면은 적어도 부분적으로 동시에 또는 이후의 단계 동안 인 또는 또 다른 n-타입 도펀트로 주입될 수 있다. 이것은 전면 전계를 생성한다.

도 5의 A 내지 D는 IBC 태양 전지를 형성하기 위한 제2 방법의 단면도이다. 인 도핑 페이스트(401)가 도 5의 A에서 상기 태양 전지(400)에 인가된다. 다른 실시예드에서, 비소 또는 안티몬과 같은 n-타입 도펀트들이 사용될 수 있다. 보론, 알루미늄, 갈륨 또는 인듐과 같은 P-타입 도펀트들도 또한 사용될 수 있다.
그런 다음, 종(405)은 도 5의 B에서 상기 태양 전지(400)속으로 주입된다. 상기 종(405)은 보론 또는 다른 p-타입 도펀드일 수 있으며, p+ 이미터(403)를 형성할 수 있다. 상기 인 도핑 페이스트(401)는 상기 종(405)이 상기 인 도핑된 페이스트(401) 아래에서 상기 태양 전지(400)속으로 주입되는 것을 실질적으로 방해하는 마스크로서 제공될 수 있다. 다시 말하면, 상기 종(405)의 다수는 상기 도핑 페이스트(401)를 통해 관통하지 않는다. 일부 실시예들에서, 상기 종(405)의 적어도 90%는 상기 도핑 페이지(401)를 통해 관통하지 않는다. 일부 실시예들에서, 상기 이온들의 100%는 차단될 수 있다.
다른 실시예들에서, 상기 종(405)은 알루미늄, 비소, 안티몬, 인, 갈륨 및 인듐을 포함하는, 위에서 열거된 어떠한 종일 수 있다. 다시 말하면, p-타입 도펀트를 함유하는 페이스트가 적용될 수 있으며, n-타입 도펀트로부터 이온들의 주입이 뒤따른다. 다른 실시예들에서, 위에 설명한 바와 같이, n-타입 도펀트를 포함하는 페이스트가 적용되고, p-타입 도펀트로부터 이온들의 주입이 뒤따른다.
인 도핑 페이스트(401)는 상기 알루미늄 페이스트(301)보다 상기 기판을 관통하는데 더 오랜 시간이 걸릴 수 있다. 그러므로, 상기 확산 단계는 진행 시간을 줄이기 위해 도 5의 B에 도시된 상기 주입된 p+ 이미터(403)의 어닐링 또는 활성화와 결합될 수 있다. 그러므로, 동시에, 상기 주입된 보론은 활성화되고, 상기 인은 상기 페이스트로부터 상기 실리콘 속으로 확산한다. 다른 실시예에서, 상기 인의 확산은 상기 p-타입 도펀트의 확산과 다른 시간에 이루어질 수 있다.
그러므로, 도 5의 C에서, 상기 태양 전지(400)는 어닐링된다. 이것은 상기 p+ 이미터(403)를 활성화시키고, 인을 태양 전지(400)로 확산시켜, 상기 n+ 후면 전계(404)를 형성하도록 한다. 물론, 인 확산 및 보론 활성화를 위한 분리 열처리 단계들(separate thermal steps)이 수행될 수 있다. 어떤 경우에, 산화물층은 열처리 또는 어닐링 단계 동안 상기 n+ 후면 전계(404)의 대향하는 셀의 측면에서 성장된다.
도 5의 D에서, 상기 인 도핑 페이스트(401)가 제거된다. 상기 인 도핑 페이스트(401)는 상기 어닐링 과정 동안 인-실리케이트 유리(phosphorus-silicate glass)를 형성할 수 있다. 에칭 단계 또는 버퍼링된 HF 과정은 어떤 경우에 상기 인 도핑 페이스트(401)를 제거하도록 사용될 수 있다.
도 4 및 5의 실시예들은 도핑된 n-타입 영역들 및 p-타입 영역들로 하여금 바로 옆으로 또는 서로 인접하도록 한다. 그러므로, 상기 n-타입 및 p-타입 영역들은 정렬되고, 상기 p-n 접합은 상기 접합의 각 측면에서 높은 도펀트 집중 때문에 좁아질 수 있다. 케리어들은 양자 역학 터널링(quantum mechanical tunneling)을 통해 상기 접합을 가로지를 수 있다. 도 4 및 5의 실시예들에서 열 처리 단계들은 도펀트들이 상기 접합을 가로질러 확산할 수 있도록 늘어날 수 있다. 도펀트들이 이러한 접합을 가로질러 확산할 때, 경계에서의 넷(net) 케리어 집중은 감소될 수 있으며, 공핍 깊이는 증가할 수 있다. 더 깊은 공핍 영역들이 터널링을 억제시킨다.
다른 실시예들에서, 사용된 상기 두 도펀트들의 전도도는 동일할 수 있다. 예를 들면, 태양 전지의 인접 부분들로 유사한 전도도의 이온들을 주입하는 동안, 상기 태양 전지의 일 부분으로 도펀트를 확산시키는 것이 이익이 될 수 있다.
본 발명은 여기에 개시된 특정 실시예들에 의해 범위가 제한되지 않는다. 사실상, 여기에 개시된 것들에 추가하여, 본 발명의 개시에 대한 다른 다양한 실시예들 및 변경들이 앞의 설명 및 첨부된 도면들로부터 당업자들에게 명백해질 것이다. 그러므로, 그러한 다른 실시예들 및 변경들이 본 발명 개시의 범위 내에 포함되도록 의도된 것이다. 더구나, 비록 본 발명의 개시가 특정 목적을 위한 특정 환경에서의 특정 구현의 내용으로 여기에 설명되었으나, 당업자들은 그 유용성이 제한되지 않으며, 본 발명의 개시가 임의의 개수의 목적들을 위한 임의의 개수의 환경들에서 이익이 되도록 구현될 수 있음을 인지할 것이다. 따라서, 아래 설명된 청구항들은 여기에 개시된 바와 같은 본 발명 개시의 전체 폭과 사상의 관점에서 이해되어야 한다.
Claims (18)
- 기판상에서 반대되는 전도도의 인접한 영역들을 생성하는 방법으로서,
상기 기판의 면의 일 부분으로 제1 종(species)의 도펀트를 포함하는 페이스트(paste)를 인가하는 단계로서, 상기 제1 종은 n-타입인, 단계;
상기 페이스트가 상기 면의 상기 부분에 있는 동안, 제2 종의 도편트의 이온들을 상기 면에 주입하는 단계로서, 상기 페이스트는 상기 제2 종의 상기 도펀트의 이온들이 상기 페이스트 아래의 상기 기판으로 주입되는 것을 실질적으로 방지하는 마스크로서 기여하며, 상기 제2 종은 p-타입인, 단계;
상기 페이스트로부터 상기 기판의 상기 부분으로 상기 제1 종을 확산시키기 위해 상기 주입 이후 열 처리를 수행하는 단계; 및
상기 제2 종의 상기 도펀트의 이온들의 상기 주입 이후 그리고 상기 열 처리 이후 상기 페이스트를 제거하는 단계;를 포함하며,
상기 부분이 상기 제1 종의 확산에 의해 도핑되고, 인접한 부분은 상기 제2 종의 주입에 의해 도핑되는, 방법. - 청구항 1에 있어서, 상기 제2 종은 알루미늄, 보론, 갈륨, 및 인듐으로 구성된 그룹으로부터 선택되는, 방법.
- 청구항 1에 있어서, 상기 제2 종을 활성화하기 위해 제2 열 처리를 수행하는 단계를 더 포함하는, 방법.
- 청구항 3에 있어서, 상기 열 처리 동안 또는 상기 제2 열 처리 동안, 패시베이션 에이전트가 상기 기판의 상기 면의 반대면에 인가되는, 방법.
- 청구항 1에 있어서,
상기 열 처리는 상기 제2 종으로부터 주입 손상을 어닐링하기 위하여 수행되는, 방법. - 청구항 5에 있어서, 상기 열 처리 동안 상기 면의 반대면에 패시베이션 에이전트를 인가하는 단계;를 더 포함하는, 방법.
- 청구항 1에 있어서, 상기 제2 종의 상기 이온들의 90% 이상이 차단되는, 방법.
- 청구항 1에 있어서, 상기 제1 종은 인, 비소, 및 안티몬으로 구성된 그룹으로부터 선택되는, 방법.
- 청구항 1에 있어서, 상기 제2 종의 상기 도펀트의 상기 이온들의 100%가 차단되는, 방법.
- 기판상에서 반대되는 전도도의 인접한 영역들을 생성하는 방법으로서,

상기 페이스트가 상기 면에 있는 동안, 보론 이온들을 상기 면에 주입하는 단계로서, 상기 페이스트는 상기 보론 이온들이 상기 페이스트 아래의 상기 기판으로 주입되는 것을 실질적으로 방지하는 마스크로서 기여하는, 단계;
상기 보론 이온들을 주입하는 단계 이후에 그리고 상기 페이스트가 상기 면에 있는 동안, 상기 페이스트로부터 상기 기판으로 상기 인을 확산시키고 상기 보론 이온들로부터의 주입 손상을 어닐링하기 위하여 열 활성화 공정을 수행하는 단계; 및
상기 열 활성화 이후에 상기 페이스트를 제거하여, 인의 확산에 의해 도핑된 상기 부분 및 보론 주입에 의해 도핑된 인전합 부분을 갖는 기판을 생성하는 단계;를 포함하는, 방법. - 청구항 10에 있어서, 상기 열 활성화 공정 동안 상기 기판의 상기 면의 반대 면에 패시베이션 에이전트를 인가하는 단계;를 더 포함하는, 방법.
