본 발명은 기판 상에 용액 방식으로 CIGS 박막 형성하는 단계; 상기 단계에서 형성된 CIGS 박막을 용액 방식으로 셀렌화하는 단계; 및 비활성기체 분위기 챔버에서 열처리하는 단계를 포함하는 CIGS 광흡수층 제조 방법을 제공한다.
Description
본 발명은 박막 태양전지 중에서 가장 높은 효율을 보이는 소재인 CIGS(Cu(In,Ga)Se2) 광흡수층을 제조하는 방법에 관한 것이다.
기존의 CIGS 박막 태양전지의 경우, CIG 또는 CIGS 층을 합성한 후, 셀렌화 공정을 수행하여 CIGS 박막을 합성하였다. 기존 셀렌화 방법으로는 H2Se가스를 이용하는 방법, Se 금속을 증발시키는 방법, Se 분말을 증발시키는 방법 등이 있다. 이런 셀렌화 방법들은 고진공 및 높은 온도의 열처리를 필요로 하기 때문에 셀렌화 수행이 매우 어렵고 복잡하다는 단점이 있다. 뿐만 아니라 H2Se 가스를 이용하는 방법은 매우 강한 독성을 가지는 H2Se가스를 사용하기 때문에 셀렌화 수행자에게 매우 치명적인 위험요소가 될 수 있다.
Se 금속 및 Se 분말 또한 고온에서 증발되기 때문에 심각한 위험요소로 작용할 수 있다. 게다가 이 방법들은 기화된 Se로 CIGS박막에 요구되는 조성비를 맞춰야 하기 때문에 원하는 조성비를 제어하는 것이 매우 까다롭다. 셀렌화가 진행되는 동안에 Se의 증착은 제작되는 CIGS 박막뿐만 아니라 반응 챔버 내에 모두 증착되므로 Se의 낭비 또한 심하다.
종래 기술에는 고병선 등의 출원번호 10-2009-0122157호, 셀레늄 용액을 이용한 CIGS 광흡수층의 제조방법, 고항주 등의 출원번호 10-2010-0067771호, 안전한 셀레늄 소스를 이용한 CIS계 박막태양전지 흡수층 제조방법, 이수재 등의 출원번호 10-2009-0083710호, 화합물 반도체 태양전지 및 광흡수층 제조방법, 및 에치젠야 다케시 등의 출원번호 10-2010-7024280호, 태양전지의 열처리 장치 등이 있다.
"셀레늄 용액을 이용한 CIGS 광흡수층의 제조방법"은 CIGS광흡수층을 합성하는 방법으로 CIG 박막층을 형성하고 상기 박막층에 셀레늄 용액을 도포, 프린팅하여 열처리를 수행한다. 발명에 사용되는 셀레늄 용액의 제조 방법은 용매열법으로 사용되는 셀레늄화합물을 150℃~200℃에서 12~24시간을 용해하여 제조한다. 발명의 구성으로 특징적인 것이 셀레늄 용액을 이용하여 CIGS 광흡수층을 합성하는 것이지만, 셀레늄 용액을 제조 방법이 복잡하고 많은 시간이 소요되는 문제점이 있다.
"액체 셀레늄 소스를 이용한 CIS계 광흡수층 제조방법"은 액체 셀레늄 소스를 사용하여 셀렌화 처리하여 CIS계 박막태양전지 흡수층의 제조방법 및 상기 흡수층을 포함하는 태양전지에 관한 것이다. 발명의 구성으로 특징적인 것은 액체 셀레늄 소스를 이용하는데 있으며 이 액체 소스를 다시 기화시켜 증착시켜 CIS계의 광흡수층을 합성하므로, 기화 과정을 필요로 하는데, 셀레늄 소스의 기화로 유독한 기체가 발생하는 문제점이 있다.
"흡착제 또는 흡수제를 이용한 광흡수층 제조방법"은 셀레늄 또는 황을 흡수된 흡착제 또는 흡수제를 사용하여 광흡수층을 셀렌화 또는 황화시키는 방법이다. 발명의 구성으로 특징적인 것은 셀레늄 또는 황을 가열하여 발생한 증기를 제올라이트, 활성탄, 알루미나등의 흡착질 표면 및 기공에 흡착시킨 후 승온 공정을 통하여 일정하게 탈착되는 셀렌 및 황 가스를 이용하여 광흡수층을 셀렌화 또는 황화시키므로, 흡착제, 흡수제를 사용해야되는 문제점이 있다.
"열처리 장치를 이용한 셀렌화 방법"은 광흡수층 성막 시의 셀렌화 공정에 이용되는 칼코파이라이트형 태양전지의 열처리 장치에 관한 것이다. 발명의 구성으로 특징적인 것은 셀렌화 수소 가스 분위기 속에서 열처리하여 셀렌화 공정을 수행할 시, 장치 내의 온도의 균일성, 분위기 순환의 균일성을 촉신시킴으로써, 고품질의 CIGS 광흡수층을 합성할 수 있는 것으로, 유독가스인 셀렌화 수소 가스를 사용하는 문제점이 있다.
본 발명은 CIGS 광흡수층 제조시 셀렌화 공정에서 H2Se 가스 또는 셀레늄 증기와 같은 유독가스가 발생하지 않고, 비진공 저온 공정에서 셀렌화를 가능하게 하며, 저가의 높은 효율을 가지는 박막의 합성이 가능게 하며, CIGS박막에 셀레늄 조성비를 더욱 정확하게 조절할 수 있는 CIGS 광흡수층 제조 방법을 제공하는 것을 목적으로 한다.
상기와 같은 과제를 해결하기 위해, 본 발명은 기판 상에 용액 방식으로 CIGS 박막 형성하는 단계; 상기 단계에서 형성된 CIGS 박막을 용액 방식으로 셀렌화하는 단계; 및 비활성기체 분위기 챔버에서 열처리하는 단계를 포함하는 CIGS 광흡수층 제조 방법을 제공한다.
상기 셀렌화하는 단계는 셀레늄 전구체 용액으로 상기 CIGS 박막이 형성된 기판을 코팅하는 것이 바람직하다.
상기 셀레늄 전구체 용액은 셀레노우레아를 증류수에 용해시켜 형성하는 것이 바람직하다.
상기 셀레늄 전구체 용액은 형성 후 20분 이내에 상기 코팅 공정에 사용되는 것이 바람직하다.
상기 셀레늄 전구체 용액은 질소 분위기 챔버 안에서 형성하는 것이 바람직하다.
상기 셀레늄 전구체 용액은 스핀 코팅 방법 또는 스프레이 방법 중 선택된 어느 하나의 방법으로 코팅되는 것이 바람직하다.
본 발명에 따른 셀렌화 방법은 CIGS 박막 형성에 이어 용액공정으로 CIGS 박막을 셀렌화하여 공정이 보다 간편화되어 제조 단가를 줄일 수 있다. 기존의 진공 방식의 셀렌화 보다 공정에 소비되는 셀레늄의 양을 절약할 수 있으며, 고온의 공정이 아니라 열처리량 또한 감소시킬 수 있다. H2Se, 셀레늄 증기와 같은 유독한 물질로부터 안전하며, 셀레늄의 증착량의 조절이 용이하여 CIGS 박막의 조성을 제어할 수 있다. 고효율의 CIGS 광흡수층 형성을 할 수 있다.

본 발명은 전술한 문제점을 해결하기 위한 방법으로 용액공정에 의한 태양전지 광흡수층을 제조하는 방법을 제공하고 있다. CIGS 박막을 용액공정으로 형성하는 방법과 동시에 셀렌화 공정도 용액공정으로 진행하는 것이다. 태양전지 제조 단가를 줄이고 공정의 간단화를 위함이다. 이하에서, 첨부한 도면을 참고로 하여 본 발명의 실시예에 따른 CIGS 박막 제조 방법에 대하여 상세히 설명하기로 한다.
도 1 은 본 발명의 일 실시예에 따른 CIGS 박막 제조 방법을 나타내는 흐름도이고, 도 2 는 이를 그래픽으로 개략적으로 나타내는 도면이다. 도시된 바와 같이 본 발명은 기판(100) 상에 용액 방식으로 CIGS 박막(200) 형성하는 단계(S10)와 상기 단계에서 형성된 CIGS 박막(200)을 용액 방식으로 셀렌화하는 단계(S20), 및 비활성기체 분위기 챔버에서 열처리하는 단계(S30)를 포함한다.
S10 단계에서, CIGS 용액이 스핀 코팅, 스프레이, 닥터블레이드, 프린팅 등과 같은 비진공 용액 방식으로 기판(100)에 코팅되어, 도 2의 (a)와 같이 기판 상에 CIGS 박막(200)이 형성된다. 비진공 용액 방식 CIGS 박막 형성은 종래에 알려진 방법을 사용할 수 있다. CIGS 용액은 구리 원료 전구체, 인듐 원료 전구체, 갈륨 원료 전구체 및 셀레늄 원료 전구체를 물 또는 완충액과 혼합하여 제조할 수 있다. 혼합용액의 제조단계는 CuCl2, InCl3, GaCl3 및 SeC(NH2)2 전구체 용액들을 질소분위기 및 상온에서 혼합하여 수행할 수도 있다. 혼합 용액은 스핀 코팅, 스프레이, 닥터블레이드, 또는 프린팅 공정을 이용하여 기판에 피착된 후 건조될 수 있다. 바람직하게 스프레이 공정을 이용하여 혼합 용액을 기판 위에 분사시킨 후 건조시켜 CIGS 박막을 형성한다.
그 다음, S20 단계에서, 셀렌화 단계가 수행되는데, 셀렌화는 셀레늄 전구체 용액를 합성하고, 비진공 용액 방식으로 S10 단계에서 형성된 CIGS 박막(200) 상에 피착하여 이루어진다. 셀레늄 전구체 용액는 도 3에 도시된 바와 같은 방법으로 제조된다. 즉, 질소 분위기 챔버(11) 안에서 용기 안에 마그네틱 바(13)를 넣은 용매 안에 셀레노우레아(15)를 넣고 가열장치(12)로 가열하여 용해시켜 제조된다.
셀레늄 전구체 용액은 대기 중의 산소, 수분, 및 오염물과 반응하여 셀레노우레아(15)가 오염되는 것을 방지하기 위해 질소 분위기 챔버(11) 안에서 제조된다.셀레노우레아(15)는 물에 잘 용해되므로 전구체 용액를 제조하는 것은 용이하지만, 전구체 용액를 오래 방치하면 변질 가능성이 높으므로, 셀레늄 전구체 용액는 제조한 후 약 20분 이내에 셀렌화에 사용하는 것이 바람직하다. 셀레늄 전구체 용액(300)는 스핀-코팅, 스프레이 등과 같은 방법으로 CIGS 박막 위에 피착되어 도 2의 (b)와같이 CIGS 입자 사이 사이를 스며들게 된다.
그 다음, S30 단계에서, 셀렌화된 CIGS 박막을 질소 분위기 챔버 안에서 열처리하는 단계가 수행되는데, CIGS 박막 위에 셀레늄 전구체 용액를 스프레이하여 CIGS 입자 사이로 셀레늄 전구체 용액가 스며든 상태에서 열처리 되므로, 도 2의 (c)와 같이 보다 치밀하고 균일한 박막(400)을 형성할 수 있다. 질소가스 분위기의 챔버에서 열처리 공정을 수행하여 CIGS 광흡수층(400) 제조 과정을 마무리하게 된다.
전술한 바와 같이, 도 2는 본 발명의 각 단계에 따른 결과물을 보여주고 있다. (a)는 용액 방식으로 CIGS 박막을 형성한 결과이다. 그림에서와 같이 용액 방식으로 기판 위에 CIGS 박막을 형성하는 방법은 효과적이며 균일한 CIGS 박막의 형성을 가능하게 한다. (b)는 용액 방식을 통해 셀렌화를 수행한 결과이다. 형성된 CIGS 박막들 사이로 셀레늄 전구체 용액가 스며들어 그 상태에서 열처리가 이루어지기 때문에 보다 치밀하고 균일한 박막을 형성할 수 있다. 마지막으로 (c)는 열처리 결과를 나타낸 도면으로, 질소가스분위기의 챔버에서 열처리 공정을 수행하게 되면 도 2(c)에 도시된 최종 박막을 얻을 수 있다.
CIGS 박막 형성 단계와 셀렌화 단계가 모두 비진공 용액 방식으로 수행할 수 있으므로, 하나의 챔버에서 연속 공정으로 생성할 수 있으므로 전체 공정의 효율성을 증가시킨 장점이 있다. 또한, 비진공 저온 공정에서 셀렌화가 가능하여 적은 비용으로 높은 효율의 CIGS 광흡수층 제작이 가능하게 된다.
또한, 본 실시예에 의하면, 기존의 공정에 비해, 셀레늄(Se)의 사용량을 절약할 수 있고, 용액 고정이므로 열처리량 또한 감소시킬 수 있다. 그리고, 증착 과정이 필요 없어 H2Se, 셀레늄 증기와 같은 유독한 가스가 발생하지 않아, 안전하게 제작할 수 있다.
그리고, 셀레늄 전구체 용액을 스프레이 분사하여 셀렌화를 수행하므로, 셀레늄의 증착량의 조절이 용이하여 CIGS 박막의 조성을 제어할 수 있다. 셀레늄 전구체 용액은 합성된 CIGS 박막의 조성비에 맞게 필요한 조성비로 제조한다.
본 발명에 따른 용액공정을 이용한 CIGS 광흡수층의 셀렌화 방법은 매우 간단한 방법으로 수행이 가능하며 위험요소도 현저히 낮다

Claims (6)
- 기판 상에 용액 방식으로 CIGS 박막 형성하는 단계;
상기 단계에서 형성된 CIGS 박막을 용액 방식으로 셀렌화하는 단계; 및
비활성기체 분위기 챔버에서 열처리하는 단계를 포함하고,
상기 셀렌화하는 단계는,
질소 분위기에서 용기 안에 마그네틱 바를 넣은 증류수 안에 셀레노우레아를 넣고 가열하여 용해시켜 셀레늄 전구체 용액을 형성하고, 상기 셀레늄 전구체 용액으로 상기 CIGS 박막이 형성된 기판을 코팅하는 CIGS 광흡수층 제조 방법. - 삭제
