Claims (12)
- 적외영역에서 가시 영역까지의 광을 발생시키는 레이저 광원과,상기 레이저 광원에서 발생된 광을 순차적으로 증폭하기 위하여 복수 단의 광섬유 증폭기를 포함하는 광 증폭기와,적어도 하나의 파장 변환 결정을 포함하고, 상기 광 증폭기에 의해 증폭된 광을 출력으로서 자외광으로 변환하는 파장 변환 광학계를 포함하고,상기 복수 단의 광섬유 증폭기는 싱글 모드 섬유 레이저에 의한 여기 광원을 갖는 종단 광섬유 증폭기를 포함하고, 상기 광섬유 증폭기의 업스트림 단에 의해 증폭된 종단 광섬유 증폭기로의 입력 광은 상기 종단 광섬유 증폭기의 입력부에서 제공된 파장 분할 다중화 장치(Wavelength Division Multiplexer : WDM)에 의해 상기 싱글 모드 섬유 레이저로부터의 여기 광과 동축으로 결합되는 것인 자외 광원.
- 제1항에 있어서, 상기 싱글 모드 섬유 레이저는 광섬유 라만(Raman) 레이저를 포함하는 것인 자외 광원.
- 제1항에 있어서, 상기 싱글 모드 섬유 레이저는 이테르븀 도핑 섬유 레이저를 포함하는 것인 자외 광원.
- 제1항에 있어서, 상기 파장 분할 다중화 장치는 섬유 융착형(fiber-fused type) 파장 분할 다중화 장치를 포함하는 것인 자외 광원.
- 제1항에 있어서, 상기 종단 광섬유 증폭기는 고농도 에르븀을 갖고 모드 직경이 10 ㎛ 이상인 싱글 클래드 섬유 증폭기를 포함하는 것인 자외 광원.
- 제1항에 있어서, 상기 레이저 광원은 DFB(Distributed Feedback : 분포 귀환형) 반도체 레이저를 포함하는 것인 자외 광원.
- 제1항에 있어서, 상기 WDM을 통과하는 광은 1 KW이상의 피크 파워를 갖는 것인 자외 광원.
- 제1항에 기재된 자외 광원과,조사하기 위해 상기 자외 광원으로부터 출사되는 자외광을 치료 부위로 유도하는 조사 광학계를 포함하는 레이저 치료 장치.
- 제1항에 기재된 자외 광원과,소정의 노광 패턴이 설치된 포토마스크를 지지하는 마스크 지지부와,노광 대상물을 지지하는 대상물 지지부와,상기 자외 광원으로부터 출사되는 자외광을 유도하여, 상기 마스크 지지부에 의해 지지된 상기 포토마스크에 조사시키는 조명 광학계와,상기 조명 광학계를 통해 조명으로 상기 포토마스크를 통과한 광을 유도하여, 상기 대상물 지지부에 의해 지지된 노광 대상물에 투영시키는 투영 광학계를 포함하는 노광 장치.
- 제1항에 기재된 자외 광원과,소정의 패턴이 설치된 포토마스크를 지지하는 마스크 지지부와,상기 소정의 패턴의 상을 검출하는 검출기와,상기 자외 광원으로부터 출사되는 자외광을 유도하여, 상기 마스크 지지부에 의해 지지된 포토마스크에 조사시키는 조명 광학계와,상기 조명 광학계를 통해 조명으로 상기 포토마스크를 통과한 광을 유도하여, 상기 소정의 패턴의 상을 상기 검출기 상으로 투영시키는 투영 광학계를 포함하는 마스크 결함 검사 장치.
- 제1항에 기재된 자외 광원과,소정의 노광 패턴이 설치된 포토마스크를 지지하는 마스크 지지부와,노광 대상물을 지지하는 대상물 지지부와,상기 자외 광원으로부터 출사되는 자외광을 유도하여, 상기 포토마스크에 조사시키는 조명 광학계와,상기 포토마스크로부터의 광을 상기 노광 대상물 상으로 유도하는 투영 광학계를 포함하는 노광 장치.
- 제1항에 기재된 자외 광원과,검사 대상물을 지지하는 대상물 지지부와,상기 대상물의 상을 검출하는 검출기와,상기 자외 광원으로부터 출사되는 자외광을 유도하여 상기 대상물에 조사시키는 조명 광학계와,상기 대상물로부터의 자외광을 상기 검출기 상으로 유도하는 투영 광학계를 포함하는 검사 장치.
