Description
まず、本発明に係る紫外光源の構成例を図1〜図4の各図に領域ごとに示しており、これらの各図を参照しながら説明する。紫外光源1は、赤外から可視領域の信号光を発生させるレーザ光源10と、前段および後段のファイバー光増幅器21,22を有しレーザ光源10で発生された信号光を増幅する光増幅器20と、光増幅器で増幅された信号光を紫外光に波長変換して出力する波長変換光学系30とを備えており、光増幅器20における後段のファイバー光増幅器22の励起光源26としてシングルモードファイバーレーザを用いて構成している。
次に、以上説明した本発明に係る紫外光源1を用いて構成される光治療装置について、図7および図8を参照して以下に説明する。この光治療装置5は、紫外レーザ光を角膜に照射して角膜表面のアブレーション(PRK: Photorefractive Keratectomy)あるいは切開した角膜内部のアブレーション(LASIK: Laser Intrastromal Keratomileusis)を行い、角膜の曲率もしくは凹凸を矯正して近眼、乱視などの治療を行う装置である。
次に、上述した紫外光源1を用いて構成され、半導体製造工程の一つであるフォトリソグラフィ工程で使用される露光装置100について、図9を参照して説明する。光リソグラフィ工程で使用される露光装置は、原理的には写真製版と同じであり、フォトマスク(レチクル)上に精密に描かれたデバイスパターンを、フォトレジストを塗布した半導体ウエハーやガラス基板などの上に光学的に投影して転写する。この露光装置100は、上述した紫外光源1と、照明光学系102と、フォトマスク(レチクル)110を支持するマスク支持台103と、投影光学系104と、露光対象物たる半導体ウエハ115を載置保持する載置台105と、載置台105を水平移動させる駆動装置106とを備えて構成される。
次に、以上説明した本発明に係る紫外光源1を用いて構成されるマスク欠陥検査装置について、図10を参照して以下に説明する。

前記最終段のファイバー増幅器において、前記前段から前記最終段の前の段に至る前記ファイバー増幅器により増幅された前記レーザ光源からの光と前記シングルモードファイバーレーザからの励起光とを前記最終段のファイバー増幅器の入力側のみに配置された波長分割多重化装置(WDM)により同軸に重ね合わせて前記最終段のファイバー増幅器に入力させて前記最終段のファイバー増幅器における光の増幅を行わせるように構成された紫外光源。 - 前記シングルモードファイバーレーザがラマン・ファイバーレーザであることを特徴とする請求項1に記載の紫外光源。
- 前記シングルモードファイバーレーザがイットリビウム・ドープ・ファイバーレーザであることを特徴とする請求項1に記載の紫外光源。
- 前記波長分割多重化装置がファイバー融着型の波長分割多重化装置であることを特徴とする請求項1から3のいずれか一項に記載の紫外光源。
- 前記終段のファイバー増幅器がモード径10μm程度以上の大モード径で、高濃度のエルビウムをドープしたシングルクラッドファイバー増幅器であることを特徴とする請求項1から4のいずれか一項に記載の紫外光源。
- 前記レーザ光源がDFB半導体レーザであることを特徴とする請求項1から5のいずれか一項に記載の紫外光源。
- 前記波長分割多重化装置を通過する前記光のピークパワーが1KW程度以上であることを特徴とする請求項1から6のいずれか一項に記載の紫外光源。
- 請求項1から請求項7のいずれか一項に記載の紫外光源と、
前記紫外光源から出射される紫外光を治療部位に導いて照射させる照射光学系とを備えたことを特徴とする光治療装置。 - 請求項1から請求項7のいずれか一項に記載の紫外光源と、
所定の露光パターンが設けられたフォトマスクを保持するマスク支持部と、
露光対象物を保持する対象物保持部と、
前記紫外光源から出射される紫外光を前記フォトマスクに照射する照明光学系と、
前記フォトマスクからの光を前記露光対象物に投影する投影光学系とを備えたことを特徴とする露光装置。 - 請求項1から請求項7のいずれか一項に記載の紫外光源と、
被検物を保持する支持部と、
前記被検物の投影像を検出する検出器と、
前記紫外光源から出射される光を前記被検物に照射する照明光学系と、
前記被検物からの光を前記検出器に投影する投影光学系とを備えたことを特徴とする被検物検査装置。
