Abstract
Description
도 2는 본 발명의 일 실시예에 따라 저유전 플라즈마 중합체 박막을 제조하는데 사용되는 RTA(Rapid Thermal Anne aling) 장치의 개략도이다.
도 3은 본 발명의 일 실시예에 따라 제조된 저유전 플라즈마 중합체 박막의 증착률을 나타내는 그래프이다.
도 4는 본 발명의 일 실시예에 따라 제 조된 저유전 플라즈마 중합체 박막의 열적 안정성을 나타내는 그래프이다.
도 5는 본 발 명의 일 실시예에 따라 제조된 저유전 플라즈마 중합체 박막의 유전 상수값을 나타내는 그래프이다.
도 6a 및 6b는 본 발명의 일 실시예에 따라 제조된 저유전 플라즈마 중합체 박막의 열처리 전후에 있어서 퓨리에 적외선분광법으로 얻은 화학구조에 대해 나타내는 그래프이다.
도 7a 및 7b는 본 발명의 일 실시예에 따라 제조된 저유전 플라즈마 중합체 박막의 열처리 전후에 있어서 퓨리에 적외선 분광법으로 얻은 탄화수소와 관련된 결합의 화학구조에 대한 그래프이다.

- 제1항에 있어서,
상기 저유전 플라즈마 중합체 박막은 플라즈마 보강 CVD 법을 이용하여 제조되는 것을 특징으로 하는 저유전 플라즈마 중합체 박막.
- 제1항에 있어서,
상기 화학식 1 로 표시되는 선형의 전구체 물질은 헥사메틸디실록산(hexamethyldisiloxane)인 것을 특징으로 하는 저유전 플라즈마 중합체 박막.
- 제1항에 있어서,
상기 화학식 2로 표시되는 선형의 전구체 물질은 3,3-디메틸-1-부텐(3,3-dimethyl-1-butene)인 것을 특징으로 하는 저유전 플라즈마 중합체 박막.
