Claims (6)
- a) 염산 20 내지 55 중량%b) 질산 5 내지 25 중량%c) 불화물 0.1 내지 15 중량%,d) 하기 화학식 1을 갖는 염소산 1 내지 20 중량%,e) 잔량의 물을 포함하는 금/티타늄 박막 에칭용 조성물:[화학식 1]HClOx식 중, x는 1 내지 4의 정수임.
- 제 1 항에 있어서, 상기 불화물이 불화수소산 또는 산성 불화암모늄인 금/티타늄 박막 에칭용 조성물.
- 제 1 항에 있어서, 상기 질산 100 중량부에 대하여, 상기 염산 200 내지 400 중량부, 상기 불화물 5 내지 100 중량부, 및 상기 화학식 1의 염소산 10 내지 100 중량부를 포함하는 금/티타늄 박막 에칭용 조성물.
- 제 1 항에 있어서, 상기 화학식 1의 염소산이 과염소산인 금/티타늄 박막 에칭용 조성물.
- 전자부품을 형성하는 기판상의 금속 박막을 에칭하는 방법에 있어서, 제 1 항 내지 제 4 항 중 어느 한 항에 따른 에칭용 조성물을 이용하여 금/티타늄 박막을 동시에 에칭하는 단계를 포함하는 금/티타늄 박막의 에칭방법.
- 제 5 항에 있어서, 상기 기판이 폴리메틸메타크릴레이트(PMMA), 폴리에틸렌테레프탈레이트(PET), 및 폴리에틸렌(PE)으로 이루어진 군으로부터 선택된 1종 이상의 폴리머를 포함하는 것인 금/티타늄 박막의 에칭방법.
