Claims (13)
- 슬러리 총 중량에 대하여, 연마제 0.5 내지 12중량%과 유기인산 또는 그의 염 0.001 내지 1 중량%를 함유하고 산화제를 함유하지 않는 것을 특징으로 하며 pH가 8 내지 12인 구리 다마신 공정용 화학 기계적 연마용 슬러리 조성물.
- 제 1항에 있어서,상기 연마제는 발연실리카, 콜로이드 실리카, 알루미나, 세리아, 산화지르코늄 및 이들의 혼합물로 이루어진 군으로부터 선택되는 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 2항에 있어서,상기 연마제는 발연 실리카 또는 콜로이드 실리카이고, 연마제 함량은 1 내지 10중량%인 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 4항에 있어서,상기 유기인산은 2-아미노에틸 포스폰산, 아미노(트리메틸렌포스폰산), 디에틸렌트리아민펜타(메틸렌포스폰산), 헥사메틸렌디아민테트라(메틸렌포스폰산), 또 는 에틸렌디아민테트라(메틸렌포스폰산)로부터 선택되는 1종 이상인 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 5항에 있어서,상기 유기인산은 에틸렌디아민테트라(메틸렌포스폰산) 0.01 내지 0.5중량%인 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 1항에 있어서,상기 pH는 수산화칼륨, 수산화암모늄, 테트라메틸암모늄하이드록사이드, 질산, 염산, 황산, 과염소산, 인산 및 이들의 혼합물로 이루어진 군으로부터 선택되는 pH조절제를 이용하여 조절하는 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 1항에 있어서,2-아미노-2-메틸-1-프로판올, 3-아미노-1-프로판올, 2-아미노-1-프로판올, 1-아미노-2-프로판올, 1-아미노-펜탄올, 2-(2-아미노에틸아미노)에탄올, 2-디메틸아미노-2-메틸-1-프로판올, N,N-디에틸에탄올아민 및 이들의 혼합물로 이루어진 군에서 선택되는 것을 특징으로 하는 아미노알코올을 슬러리 총중량에 대하여 0.001 내지 2 중량%가 되도록 추가로 함유하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 8항에 있어서,벤조트리아졸, 5-아미노테트라졸, 1-알킬-5-아미노테트라졸, 5-히드록시-테트라졸, 1-알킬-5-히드록시-테트라졸, 테트라졸-5치올, 이미다졸 및 이들의 혼합물로 이루어진 군으로부터 선택되는 부식억제제를 슬러리 총중량에 대하여 0.0001 내지 0.1 중량%가 되도록 추가로 함유하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 9항에 있어서,상기 아미노알콜은 2-아미노-2-메틸-1-프로판올 또는 2-(2-아미노에틸아미노)에탄올이며, 슬러리 총 중량에 대하여 0.01내지 0.5중량%가 되도록 함유되는 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 10항에 있어서,상기 부식억제제는 벤조트리아졸인 것을 특징으로 하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 11항에 있어서,발연 실리카 또는 콜로이드 실리카 1 내지 10중량%, 에틸렌디아민테트라(메틸렌포스폰산) 0.01 내지 0.5중량%, pH를 9 내지 11이 되도록 하는 수산화칼륨 혹은 수산화암모늄, 2-아미노-2-메틸-1-프로판올 0.01 내지 0.5 중량%, 벤조트리아졸 0.0001 내지 0.1 중량%을 함유하는 구리 다마신 공정용 화학 기계적 연마 슬러리 조성물.
- 제 1항 내지 제 12항에서 선택되는 어느 한 항의 슬러리 조성물을 사용하여 구리 다마신 공정의 2차 화학 기계적 연마를 진행하는 것을 특징으로 하는 반도체 소자의 제조방법.
