Claims (12)
- 질화 알루미늄을 주성분으로 하는 소결체로 이루어진 기판과,상기 질화 알루미늄 소결체의 기판 표면에 형성한 은 또는 은 합금을 주성분으로 하는 발열체 및 급전용 전극을 구비하고,상기 질화 알루미늄 소결체는, 주기율표의 2A족 원소, 2A족 원소의 화합물, 3A족의 원소 및 3A족 원소의 화합물로 이루어지는 군에서 선택되는 적어도 1종의 재질과, 규소 원소 환산으로 0.01∼0.5중량%의 규소 또는 규소 화합물을 포함하고 있는 것을 특징으로 하는 질화 알루미늄 히터.
- 제1항에 있어서, 상기 질화 알루미늄 소결체는 주기율표의 8족 천이 원소의 적어도 1종의 원소 또는 그 화합물을, 그 원소 환산으로 0.01∼1중량% 더 함유하고 있는 것을 특징으로 하는 질화 알루미늄 히터.
- 제2항에 있어서, 상기 질화 알루미늄 소결체는 상기 8족 천이 원소 또는 그 화합물을, 그 원소 환산으로 0.1∼1중량% 함유하고 있는 것을 특징으로 하는 질화 알루미늄 히터.
- 제2항에 있어서, 상기 8족 천이 원소의 화합물은, FeO, Fe2O3, Fe(OH)3, FeSi2로 이루어지는 군에서 선택되는 적어도 한 종의 재질을 포함하는 것을 특징으로 하는 질화 알루미늄 히터.
- 제1항에 있어서, 상기 규소 또는 규소 화합물의 함유량은 규소 원소 환산으로 0.1∼0.5중량%인 것을 특징으로 하는 질화 알루미늄 히터.
- 제1항에 있어서, 상기 규소 화합물은 SiO2, Si3N4, 사이알론(sialon)으로 이루어지는 군에서 선택되는 적어도 한 종의 재질을 포함하는 것을 특징으로 하는 질화 알루미늄 히터.
- 제1항에 있어서, 상기 2A족 원소, 상기 2A족 원소의 화합물, 상기 3A족 원소 및 상기 3A족 원소의 화합물의 원소 환산에 의한 함유량의 총합은 0.1∼10중량%인 것을 특징으로 하는 질화 알루미늄 히터.
- 제1항에 있어서, 상기 질화 알루미늄 소결체는 2A족 원소로서 칼슘을, 3A족 원소로서 이테르븀 및 네오디뮴을 함유하는 것을 특징으로 하는 질화 알루미늄 히터.
- 제8항에 있어서, 상기 2A족 원소의 화합물은 CaO를 함유하고, 상기 3A족 원소의 화합물은 Yb2O3와 Nd2O3를 함유하는 것을 특징으로 하는 질화 알루미늄 히터.
- 제8항에 있어서, 상기 2A족 원소의 화합물은 Ca 화합물을 함유하고, 상기 3A족 원소의 화합물은 Yb 화합물 및 Nd 화합물을 함유하고, CaO로 환산된 상기 Ca 화합물의 함유량이 0.01중량% 이상 1.0중량% 이하이고,Yb2O3로 환산한 Yb 화합물의 함유량과, Nd2O3로 환산된 Nd 화합물의 함유량의 합이 0.1중량% 이상 10중량% 이하인 것을 특징으로 하는 질화 알루미늄 히터.
- 제10항에 있어서, 상기 Yb화합물의 함유량과 상기 Nd 화합물의 함유량의 합은 상기 Ca 화합물의 함유량의 10배 이상인 것을 특징으로 하는 질화 알루미늄 히터.
- 제1항에 있어서, 상기 질화 알루미늄 소결체 중 질화 알루미늄의 평균 입경은 4.0㎛ 이하인 것을 특징으로 하는 질화 알루미늄 히터.
