Abstract
본 발명은 반도체 소자에 필요한 산화알루미늄 박막을 증착하는 방법에 관한 것이다. 본 발명의 증착방법은, 알루미늄 박막의 증착을 위한 소스인 기체 상태의 유기알루미늄을 기판에 접촉시키는 과정과 이를 플라즈마를 이용하여 알루미늄을 증착하는 과정을 순차적으로 반복한 후 형성된 알루미늄 박막을 순수한 산소 플라즈마를 이용하여 산화시키는 과정을 한 주기로 하여 이 주기를 순차적으로 반복하여 산화알루미늄을 얻는 과정을 특징으로 한다.
종래의 방법보다 오염의 위험이 적은 알루미늄 소스를 이용하므로 양질의 산화알루미늄을 얻을 수 있다. 또한 기체 공급부와 반응기 온도를 기존의 방법에 비해 낮출 수 있어서, 반도체 소자의 제조에 소요되는 비용을 절감할 수 있다.
Description
본 발명은 알루미늄 막 또는 산화 알루미늄막을 형성하는 방법에 관한 것으로, 특히 반도체 소자에 필요한 알루미늄 막 또는 산화 알루미늄막을 기판에 형성하는 방법에 관한 것이다.
산화알루미늄은 전기 절연체이고 가시광선에 대해 투명하다. 또한 강하고 단단한 물질이고 대부분의 화학물질의 공격에 대해 저항성이 있다. 산화알루미늄 층은 나트륨 등 많은 물질들의 확산에 대항한 좋은 차단벽이 된다. 이러한 산화알루미늄의 용도는 참고문헌 1에 따르면 광학적인 용도 뿐 아니라, 반도체 소자의 보호막, 게이트 산화막, 절연막, 확산 방지막, 유전막 등에 폭넓게 이용될 수 있는 것이 알려져 있다.(참고문헌 1: Y. Kim, S. M. Lee, C. S. Park, S. I. Lee, and M. Y. Lee, Applied Physics Letters, vol. 71, p. 3604(1997)) 또한, 극히 얇은 산화알루미늄 막을 FeRAM(Ferroelectric Random Access Memory)의 PZT(Pb(ZrTi)O3) 유전층에 형성하여 수소 침투를 막는 확산 방지막으로 사용한 것도 참고문헌 2에 보고되었다.(참고문헌 2: 이상민, 김영관, 박인선, 박창수, 유차영, 이상인, 이문용, 제5회 한국반도체학술대회 초록집 p. 255(1998)).
한편, 박막을 이루는 성분 원소의 원료(source)를 동시에 공급하는 통상의 화학증착법과는 달리 원료를 순차적으로 공급하면 기판 표면의 화학반응에 의해서만 박막을 형성할 수 있기 때문에 기판 표면의 요철에 관계없이 균일한 두께의 박막을 성장시킬 수 있고, 막의 성장이 시간이 아니라 원료 공급 주기의 수에 비례하기 때문에 막의 두께를 정밀하게 제어할 수 있다. T. 순톨라와 M. 심프슨이 편집한 책 "원자층 적층 성장"에 이 방법이 잘 설명되어 있다. (참고문헌 3: T. suntola and M. Simpson eds. Atomic Layer Epitaxy, Blackie, London(1990))
한편, 참고문헌 4 에 의하면, 원자층 적층 성장기술을 이용한 산화알루미늄박막의 성장에서 알루미늄의 소스로 트리클로린알루미늄(AlCl3), 트리메틸알루미늄(Al(CH3)3), 디메틸클로린알루미늄(Al(CH3)2Cl)이, 산소의 소스로는 수증기(H2O), 과산화수소(H2O2), 일산화질소(N2O) 등이 각각 쓰이고 있다. (참고문헌 4: Kaupo Kukli, Mikko Ritta, Markku Leskela and Janne Jokinen, J. Vac. Sci. Technol.,A,15(4),2214(1997))
기존의 원자층 적층 성장 기술 방법에서는 알루미늄 소스와 산소소스 사이의 표면 반응이 열분해 반응에 의해 일어나 산화알루미늄박막이 성장하므로, 성장 온도가 박막의 조성, 굴절률, 유전상수, 누설 전류와 같은 박막의 특성에 매우 큰 영향을 보인다. 즉, 낮은 성장 온도에서 산화알루미늄박막을 성장시켰을 경우에는 염소와 탄소에 의한 박막의 오염으로 인해 박막의 조성, 굴절률, 유전상수 등의 특성이 저하되는 것으로 보고되고 있다. 한편, 높은 성장 온도에서 산화알루미늄 박막의 성장을 성장시켰을 경우 높은 굴절률 및 유전 상수 값을 가지는 산화알루미늄박막을 얻을 수 있지만 누설전류와 파괴전장과 같은 전기적 특성이 열화되는 문제점이 있다.
따라서, 본 발명의 목적은 염소와 탄소에 의한 오염이 적은 알루미늄소스와 산소 소스를 써서 알루미늄 막 또는 산화 알루미늄 막을 형성하는 방법을 제공하는 데 있다.
도 1은 Si 기판에서 본 발명에 의한 방법에 의해 증착 주기에 비례하여 산화알루미늄 박막이 성장되는 과정을 나타낸다.
도 2는 본 발명에 의해 성장한 산화알루미늄 박막의 두께 균일도(± 2.3 %)및 굴절률 균일도(± 1.9 %)를 나타낸다.
도 3은 본 발명에 의해 성장한 15 nm 두께의 산화알루미늄 박막의 전기적인 특성을 나타낸다.
도 4는 본 발명에 의해 제조된 15 nm 두께의 산화알루미늄 박막과 종래의 방법에 의해 제조된 140-180 nm 두께의 산화알루미늄 박막의 전기적 특성을 나타낸다.
이와 같은 목적을 달성하기 위하여 본 발명에 따르면, 알루미늄 소스물질로서, 유기 알루미늄 화합물을 운반기체를 이용하여 증착하고자 하는 기판에 접촉하여 상기 화합물의 해리반응을 유도하는 단계, 및 상기 기판상에 에너지 공급원을 도입하여 상기 해리반응에 의해 상기 기판에 흡착된 물질을 열분해 반응에 의하여 알루미늄 막을 얻는 단계를 포함하는 것을 특징으로 하는 알루미늄막의 형성방법이 제공된다.
또한, 본 발명에 따르면, 알루미늄 소스물질로서, 유기 알루미늄 화합물을 운반기체를 이용하여 증착하고자 하는 기판에 접촉하여 상기 화합물의 해리반응을 유도하는 단계, 상기 기판상에 에너지 공급원을 도입하여 상기 해리반응에 의해 상기 기판에 흡착된 물질을 열분해 반응에 의하여 알루미늄막을 얻는 단계, 및 상기 얻어진 알루미늄 막을 산화하기 위하여 산소함유기체 및 열에너지 공급원을 도입하는 단계를 포함하는 것을 특징으로 하는 산화알루미늄 막의 형성방법이 제공된다.
이 때, 기판의 온도는 SiO2와 같은 산화물 기판의 경우는 150 ℃ 이하의 온도로, 금속 기판의 경우에는 100 ℃ 이하의 온도를 각각 유지하는 것이 바람직한데, 그 이유는 상기 온도이상으로 되면 기판상에서의 열분해 반응에 의하여 알루미늄의 증착현상이 나타나므로 바람직하지 못하다.
이 때, 증착원으로 쓰이는 유기알루미늄화합물로는 크게 알킬계와 알레인계로 구분된다. 알킬계의 증착원으로는 TIBA(Triisobutyl-aluminum), DMAH(Dimethyl-aluminum Hydride)등이 있고, 알레인계의 증착원으로는 TMAA(Trimethyl-amine alane), TEAA(Triethylamine alane), DMEAA(Dimethylethylamine alane)등이 있다. 알레인계 증착원은 3개의 수소와 결합한 알레인(alane)에 질소화합물인 아민(amine)을 배위시킨 화합물로, 직접적인 Al-C 결합이 없어 높은 순도의 박막을 얻을 수 있다. 그 중에서, 알루미늄에 3개의 수소가 결합한 알레인(alane)에 질소화합물 아민(amine)이 약한 결합을 한 형태를 가지고 있는 아민알레인 계열의 것이 바람직하며 특히, 디메틸 에틸아민 알레인(DMEAA)이 바람직하다.
여기서 운반기체로는 수소, 아르곤, 헬륨, 질소 등이 가능하나 수소가 가장 바람직하다. 반응조 내의 수소 분위기는 기상에서의 Al-N 결합을 안정화시켜줄 뿐 아니라 알레인의 수소 탈착 반응을 방해하는 역할을 하므로 알레인이 안정화되는 것에 도움을 준다.
표면에 흡착된 알레인을 환원시켜 알루미늄을 증착하기 위해 필요한 에너지 공급원으로는 열에너지, 플라즈마 에너지, 빛에너지(레이저, 자외선, 적외선) 등이 있다. 플라즈마 에너지를 이용할 시에 아르곤, 헬륨, 수소 플라즈마 등을 사용할 수 있으나 수소 플라즈마가 가장 바람직하다. 그 이유는 수소 분위기가 기상에서의 Al-N 결합을 안정화시켜 DMEAA의 기상분해를 억제하기 때문이다.
산화과정 전에 알루미늄을 증착하는 하는 회수(몇 층의 알루미늄을 증착하는가)는 임의로 조정 가능하다. 즉 알루미늄을 n회 증착 후 산화시키는 과정을 반복하여 다층의 산화알루미늄을 증착할 수도 있다.
이와 더불어, 각 증착공정의 시행시간, 즉 알루미늄 증착원을 주입하는 시간, 퍼지용 기체를 주입하는 시간, 플라즈마 에너지를 인가하는 시간 등도 조정가능하다.
또한, 적층된 알루미늄 막을 산화하기 위해 필요한 에너지 공급원으로는 수증기(H2O), 과산화수소(H2O2), 일산화질소(N2O), 산소(O2), 오존(O3) 등의 기체를 이용하여 열에너지, 빛에너지(레이저, 자외선, 적외선), 플라즈마 에너지 등을 공급하여 산화할 수 있다.
적층된 알루미늄 박막의 산화시 다른 방법보다 플라즈마 산화법이 바람직하며, 플라즈마 기체로는 산소성분이 포함된 다른 기체도 가능하나 고순도 산소를 쓰는 것이 바람직하다.
(실시예)
이하, 본 발명의 바람직한 실시 예에 대해 설명한다. 이는 단지 예를 들기 위한 목적이며, 첨부된 특허청구의 범위에 나타난 본 발명의 범주를 제한하려는 것이 아니다.
기판의 온도를 100 ℃로 유지한다. DMEAA를 수소 캐리어 가스의 버블링을 통해 증착조 내부로 120초 동안 불어 넣은 후, DMEAA 공급을 차단하고 120초 동안 펌핑한 후 수소 퍼지 가스를 불어 넣고, 압력을 약 30 mTorr로 안정화 한 다음 약한 수소플라즈마를 30초 동안 인가하였다. 이 과정을 통해 1층의 알루미늄을 증착하고, 이를 5회 반복하여 5 층의 알루미늄을 증착하였다.
그 후 120초 동안 펌핑한 후 고순도 산소 가스를 증착조 내로 주입하였다.산소의 압력을 약 30 mTorr로 안정화한 후 약한 산소플라즈마를 인가하여 증착된 알루미늄 층을 산화하여 산화 알루미늄 막을 제조하였다.
위의 모든 과정을 산화 알루미늄을 증착하는 하나의 주기(cycle)로 하여 이 과정을 반복하여 다층의 산화알루미늄 박막을 증착하였다.
도 1은 본 발명에 따른 증착 주기와 산화 알루미늄 막의 두께와의 관계를 나타낸다. 여기서, 좌측 y축은 증착된 산화알루미늄의 두께를 나타내는데, 증착된 산화알루미늄의 두께가 증착 공정( 알루미늄을 5회 증착한 후 산화시키는 공정)의 시행 회수에 일차함수적으로 비례함을 보여 준다. 이는 본 발명의 공정을 통해서 산화알루미늄의 증착 두께를 정확하게 제어할 수 있음을 의미한다.
그리고, 도 1에서, 우측 y축은 증착된 산화 알루미늄 박막의 굴절률 값을 나타낸다. 증착 공정 회수에 관계없이 1.68 이상의 일정한 값을 보여주고 있어 증착공정 회수에 관계없이 치밀한 산화 알루미늄 박막이 얻어졌음을 알 수 있다.
도 2는 본 발명에 따라 4 인치(inch) Si 기판에서 성장한 산화알루미늄 박막의 두께 균일도(± 2.3 %)및 굴절률 균일도(± 1.9 %)를 나타낸다. 이로부터, 대면적 기판에서 산화 알루미늄 박막의 특성이 균일함을 알 수 있다.
도 3은 증착된 산화 알루미늄박막의 경우 1 MV/cm 까지 10-8A/cm2이하의 누설전류값을 보였으며 약 7 MV/cm 정도의 높은 파괴전장의 값을 보이고 있다.
도 4는 알루미늄 증착원(소스)으로 AlCl3, Al(CH3)3, Al(CH3)2Cl을 쓰고 알루미늄 증착원과 산소 증착원 사이의 열분해 반응에 의해 산화 알루미늄 박막을 증착하는 종래의 원자층 증착 기술을 이용하여 140-180 nm 두께의 산화 알루미늄박막을 성장시킨 경우와, 본 발명의 방법으로 증착한 15 nm 두께의 산화 알루미늄 박막의 누설전류 특성을 비교한 것이다.
기존에 의해 증착된 산화 알루미늄 박막은 낮은 누설전류 특성 값을 보일 경우 1.59∼1.63 정도의 낮은 굴절률 값을 가지게 되는 반면, 본 발명의 방법에 의해 증착된 산화알루미늄 박막의 경우 1.68 이상의 높은 굴절률 값을 가지면서도 우수한 전기적 특성을 보임을 확인할 수 있다. 도 4의 경우, x 축인 전기장이 증가함에 따라 누설전류의 증가량, 즉 기울기가 본 발명의 산화 알루미늄 박막의 경우, 기존의 산화 알루미늄 박막보다 작음을 알 수 있고 이는 산화막의 저항이 더 큼을 의미한다. 따라서 보다 치밀한 박막이 형성되었음을 보여주고, 이는 높은 굴절률 값에서도 알 수 있다.
본 발명에 따르면, 고순도의 높은 전기저항 및 빛에 대한 높은 투명도를 갖는 산화알루미늄 막을 증착시킬 수 있다.
본 발명의 다른 효과는 자연발화성이 아니며, 쉽게 증발하고 비휘발성 잔류물을 남기지 않으며, 염소와 탄소 오염의 위험이 적은 알루미늄의 화학적 원료로부터 산화알루미늄을 증착하는 것이 가능하다.
본 발명의 또 다른 효과는 플라즈마 에너지를 도입함으로써 반응기의 온도를 낮추는 것이 가능하다.
본 발명의 또 다른 효과는 막의 두께제어 특성과 막의 균일성이 우수한 산화알루미늄을 증착하는 것이 가능하다.
본 발명의 또 다른 효과는 상업적으로 이용가능하고, 안정하고, 상대적으로 무해한 반응물로부터의 산화알루미늄의 화학적 증착 공정을 제공하는 것이 가능하다.
본 발명의 또 다른 효과는 산화알루미늄 막을 제조하는 효율적이고 경제적인 방법을 제공하는 것이 가능하다.
Claims (14)
- 알루미늄 소스물질로서, 유기 알루미늄 화합물을 운반기체를 이용하여 증착하고자 하는 기판에 접촉하여 상기 화합물의 해리반응을 유도하는 단계; 및상기 기판상에 에너지 공급원을 도입하여 상기 해리반응에 의해 상기 기판에 흡착된 물질을 열분해 반응에 의하여 알루미늄막을 얻는 단계를 포함하는 것을 특징으로 하는 알루미늄막의 형성방법.
- 알루미늄 소스물질로서, 유기 알루미늄 화합물을 운반기체를 이용하여 증착하고자 하는 기판에 접촉하여 상기 화합물의 해리반응을 유도하는 단계;상기 기판상에 에너지 공급원을 도입하여 상기 해리반응에 의해 상기 기판에 흡착된 물질을 열분해 반응에 의하여 알루미늄막을 얻는 단계; 및얻어진 상기 알루미늄막을 산화하기 위하여 산소함유기체와 열에너지 공급원을 도입하는 단계를 포함하는 것을 특징으로 하는 산화알루미늄막의 형성방법.
- 제 1항 또는 제 2항에 있어서,상기 기판은 금속기판 또는 산화물 기판인 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 3항에 있어서,상기 기판이 금속기판일 경우에는 기판의 온도가 100℃이하로, 산화물기판일 경우에는 기판의 온도가 150℃이하의 온도로 각각 유지되는 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 1항 또는 제 2항에 있어서,상기 유기 알루미늄 화합물은 트리이소부틸 알루미늄, 디메틸 알루미늄 하이드라이드, 트리메틸아민 알레인, 트리에틸아민 알레인 또는 디메틸에틸아민 알레인으로 이루어지는 알킬계 또는 알레인계 화합물 중에서 선택된 적어도 1종인 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 5항에 있어서,상기 화합물은 디메틸에틸아민 알레인인 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 1항 또는 제 2항에 있어서,상기 운반기체는 수소, 아르곤, 헬륨, 질소 중에서 선택된 어느 1종인 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 7항에 있어서,상기 운반기체는 수소임을 특징으로 하는 알루미늄막 또는 산화알루미늄막의형성방법.
- 제 1 또는 제 2항에 있어서,상기 에너지 공급원은 플라즈마 에너지인 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 9항에 있어서,상기 플라즈마는 수소 플라즈마인 것을 특징으로 하는 알루미늄막 또는 산화알루미늄막의 형성방법.
- 제 2항에 있어서,상기 산소함유기체는 수증기(H20), 과산화수소(H2O2), 일산화질소(N2O), 산소(O2), 오존(03)중에서 선택된 적어도 1종인 것을 특징으로 하는 산화알루미늄막의 형성방법.
- 제 2항에 있어서,상기 열에너지 공급원으로는 산소 플라즈마를 이용하는 것을 특징으로 하는 알루미늄막의 형성방법.
- 제 2항에 있어서,상기 산화과정 전에 상기 알루미늄막을 형성하는 과정을 2회 이상 반복하여 알루미늄막을 적층하는 단계를 더 포함하는 것을 특징으로 하는 산화알루미늄막의 형성방법.
- 제 2항에 있어서,상기 전체의 과정을 2회 이상 반복하여 산화알루미늄막을 적층하는 단계를 더 포함하는 것을 특징으로 하는 산화알루미늄막의 형성방법.
