Abstract

PURPOSE:To prevent deterioration or baking of MES FETs even when an excess voltage is impressed to an input terminal by constituting part or all the microstrip lines connecting the input terminal and the MES FETs by a superconduction material. CONSTITUTION:Part or all the strip conductors of microstrip lines 10, 5a connecting an input terminal 3 and the MES FET 6 is made of a superconduction conductor 12. The strip conductor made of the superconduction material has very minute insertion loss in the normal operating state. When an excess voltage is impressed to the input terminal 12, if a current flowing to a gate terminal 7 of the FET 6 exceeds the critical current of the superconduction material, the electric resistance of the conductor 12 is remarkably increased and the current flowing to the gate electrode does not exceed a critical current. The type of material of the superconduction material and the thickness of the conductor 12 are selected so as to bring the FET 6 not to be a value deteriorating the FET 6.
