長装置の一実施例であつて、第１図ａは成長前、
同図ｂは成長中、同図ｃは成長後の状態をそれぞ
れ示す縦断面図、第２図は同装置を用いて製造し
たＧａＡｌＡｓ混晶エピタキシヤルウエハの厚さ
に対するＡｌ混晶比を示す図、第３図、第４図は
それぞれこの考案の他の実施例を示す断面図であ
る。 図中、１は台座、２は基板ホルダ、３は結晶基
板、４は操作棒、５は溶液ホルダ、６は原料溶液
溜部、７は成長用溶液溜部、８は廃液溜部、９は
スクリユー、１０はシヤフト、１１はデツピング
用基板ホルダ、ｌは成長溶液である。

- 原料溶液溜部と成長用溶液溜部とを接続する通
路にスクリユーを設けて、原料溶液溜部から成長
溶液をスクリユーの回転により成長用溶液溜部に
供給するようにしたことを特徴とする液相エピタ
キシヤル成長装置。
