ａ 第１導電型で低濃度の半導体よりなる基板と
、 ｂ 第２導電型の不純物を前記基板に低濃度に拡
散してなる第１の拡散層と、 ｃ 第２導電型の不純物を前記第１の拡散層の内
部に高濃度に拡散してなる第２の拡散層と、 ｄ 前記基板上に絶縁膜を介して形成され、外部
信号を入力するパツド部に接続された第１の内部
配線と同一基板上のＭＯＳトランジスタに信号を
供給する第２の内部配線と、 ｅ 前記絶縁膜に形成された前記第１の内部配線
と前記第２の拡散層を結ぶ第１のコンタクトと前
記第２の内部配線と前記第２の拡散層を結ぶ第２
のコンタクトとからなることを特徴とする外部入
力からの静電気の保護回路。

力からの静電気の保護回路。

- 【実用新案登録請求の範囲】 ａ 第１導電型の半導体よりなる基板と、 ｂ 第２導電型の不純物を前記基板に拡散してな
る第１の拡散層と、 ｃ 前記第２導電型の不純物を前記第１の拡散層
の内部に拡散してなる第２の拡散層と、 ｄ 前記基板の上に絶縁層をはさんで形成された
外部信号を入力するパツドに接続された第１の内
部配線とＩＣ内部に信号を供給する第２の内部配
線と、 ｅ 前記第１の内部配線と前記第２の内部配線を
前記第２の拡散層を介して接続するために前記絶
縁層に開けられ、前記第１の内部配線と前記第２
の拡散層を結ぶ第１のコンタクトと前記第２の内
部配線と前記第２の拡散層を結ぶ第２のコンタク
トからなり、 ｆ 前記第２の拡散層は前記第１の拡散層よりも
拡散濃度が薄いことを特徴とする外部入力からの
静電気の保護回路。
