る。 １……ロータ翼、２……ステータ翼、３……ケ
ーシング、１２……下部軸受、１４……上部軸受
、１５……回転軸、１６……フランジ、１７……
ベロー型継手。なお、図中、同一符号は同一、又
は相当部分を示す。

Claims (1)

  1. 【実用新案登録請求の範囲】 (1) ステータ翼を有するケーシング、上記ステ
    ータ翼と対向して配置され、回転時に流体を吸引
    するロータ翼を有する回転体、並びにこの回転体
    を支承する上部軸受及び下部軸受を備えたターボ
    分子ポンプ装置において、上記ケーシングの気体
    吸引側に伸縮自在のベロー型継手を介してフラン
    ジを接続したことを特徴とするターボ分子ポンプ
    装置。 (2) 上部軸受はタツチダウン軸受を有し、下部
    軸受は球面型スパイラルみぞ軸受で形成すること
    を特徴とする実用新案登録請求の範囲第１項記載
    のターボ分子ポンプ装置。 (3) ベロー型継手は複数で多重に構成され、上
    記ベロー型継手の重なりによつて形成される空間
    を真空にすることを特徴とする実用新案登録請求
    の範囲第１項又は第２項記載のターボ分子ポンプ
    装置。 (4) 上部軸受は回転体の半径方向の振れを防止
    する磁気軸受を有することを特徴とする実用新案
    登録請求の範囲第１項ないし第３項のいずれかに
    記載のターボ分子ポンプ装置。 (5) 磁気軸受は反撥型磁気軸受であることを特
    徴とする実用新案登録請求の範囲第４項記載のタ
    ーボ分子ポンプ装置。
