ハ、２１はチツプ、２１ａは１つのチツプ、２１
ｂは周囲のチツプ、２３は突き上げヘツド、２３
ａは突出平面部、２３ｂは真空吸着部、２４はピ
ンである。なお、図中同一符号は同一又は相当部
分を示す。
２図は作業前のウエハを示す断面図、第３図は従
来装置の側面図、第４図はその動作工程を示す部
分断面図である。 図中８は粘着シート、１２はピン、２０はウエ
ハ、２１はチツプ、２１ａは１つのチツプ、２１

- 各チツプ毎に厚み方向にほぼカツトされたウエ
ハ、このウエハを表面に接着したシート、このシ
ートの下方に位置され、上記チツプのうち１つの
チツプを囲む周囲のチツプと対向する突出平面部
と、この突出平面部の上面に開口して上記周囲の
チツプを吸着する真空吸着部とを有する突き上げ
ヘツド、この突き上げヘツド内に配置され上記１
つのチツプを突き上げるピンを備えたチツプ分離
装置。
