Description

【発明の詳細な説明】 本発明は、半導体装置用ダム樹脂ポンチの改良に関する
。
第１図（ａ）、　（ｂ）、　（Ｃ）はそれぞれ半導体装
置用ダム樹脂ボイチの機能を示す側面図である。
第１図（ａ）において、金型ｌ内に半導体装置２は、セ
ットされる。第１図（ｂ）において、ダム樹脂ポンチ３
がダム樹脂４を切断する。第１図（Ｃ）において、ダム
樹脂ポンチ３は、上に昇り、ダム樹脂４は、金型の下に
落ちる。
第１図（１）、　（ｂ）、　（Ｃ）に示す様に、ダム樹
脂ポンチ３がダム樹脂４を切断した後、ダム樹脂ポンチ
３が上昇する際に、ダム樹脂ポンチ３とダム樹脂４の間
が真空にな９、ダム樹脂４がダム樹脂ポンチ３に吸着し
、金型内に残シ、半導体装ｔ２にキズを付けるという欠
点があった。
本発明の目的は、上記の欠点を除去し、改善された実用
性の高い半導体装置用タ′ム樹脂ポンチを提供すること
にある。
本発明の半導体装置用ダム樹脂ポンチは、前記ポンチの
先端に穴を開け、該ポンチの先端より気体及び液体を出
すものである。
本発明の半導体装置用ダム樹脂ポンチは、ダム樹脂が金
型内に残らないという利点をもたらす。
本発明を実施例により説明する。第２図は、本発明によ
る半導体装置用ダム樹脂ポンチの機能を示す側面図であ
る。
第２図において、ダム樹脂ポンチ３がダム樹脂４を切断
した後、ダム樹脂ポンチ３に開けた穴５から気体もしく
は、液体を出すことによシ、真空になることを防ぎさら
に気体もしく社液体の流量を増すことによりダム樹脂４
を金型１の下に吹き飛ばすことができ曳半導体装置２に
キズが付かないという利点をもたらす。

  1. 半導体装置用バックージのダム樹脂部において、前記、
    ダム樹脂を抜くためのポンチの先端に穴を開け、該ポン
    チの先端よシ気体及び液体を出すことを特徴とする半導
    体装置用ダム樹脂ポンチ。
