Description

【発明の詳細な説明】 本発明はＸ線マスクの構造に関する０ 従来Ｘ線マスクは比較的厚いフレーム表面には薄いメン
プラン膜が形成され、該メンプラン膜表面にＸ線阻止能
を有する金等の金属膜が図形状に形成されて成るのが通
例であった。
しかし、上記従来技術では、薄いメンプラン膜が変形し
易く、ひいては図形状金属膜の図形が変形するという欠
点があった。
本発明は、かかる従来技術の欠点をなくし、図形変形の
ないＸ線マスクを提供することを目的とする。
上記目的を達成するための本発明の基本的な構成は、Ｘ
線マスクに於て、比較的厚いフレーム内には比較的厚い
桟が形成され、該フレームと桟の表面には薄いメンプラ
ン膜が形成され、該メンプラン膜表面にはＸ線阻止能を
有する金等の金属膜が図形状に形成されて成ることを特
徴とする。
以下、実施例により本発明を詳述する。
第１図は従来技術によるＸ線マスクの断面図を示す。石
英、ガラス、シリコンあるいは金属等よりなる円形フレ
ーム１の表面にはシリコンポリイミド、　Ｓ　ｉ　０２
　＋Ｓ　１３　Ｎ４あるいはＢＮ＋ポリイミド等の膜よ
りなるメンプラン膜２が形成され、該メンプラン膜２の
表面には図形状の金等からなるＸ線阻止能を有する図形
状膜６が形成されて成る。
第２図は本発明によるＸ線マスクの一実施例を示す断面
図である。石英、ガラス、シリコンあるいは金属等より
なる円形、あるいは方形フレーム１１にはフレームと同
等厚の格子状に形成された石英、ガラス、シリコンある
いは金属等よりなる桟１２が取付けられ、該フレーム１
１及び桟１２の表面にはメンプラン膜１３が形成され、
該メンプラン膜１６の表面には図形状Ｘ！阻止能膜１４
が形成されて成る。
第３図は本発明によるＸ線マスクのその他の実施例を示
す断面図である。フレーム２１内にはフレームより厚さ
の薄い桟２２が組立てられ、該フレーム２１及び桟２２
表面にはメンプラン膜２３が形成され、該メンプラン膜
２３表面にはＸ＠阻止能膜。
上記の如く本発明の如くＸ線マスクに桟を設けることＫ
より、Ｘ線阻止能を有する図形状膜の図形の変形を防止
できる効果がある。

    【特許請求の範囲】
  1. 比較的厚いフレーム内には比較的厚い桟が形成さし、該
    フレームと桟の表面には薄いメンプラン膜が形成され、
    該メンプラン膜表面にはｘｍ阻止能を有する金等の金属
    膜が図形状に形成されて成ることを特徴とするＸ線マス
    ク。
