Claims (1)

    【実用新案登録請求の範囲】
  1. 半絶縁性基板上に複数個のショットキーバリアゲート型
    電界効果トランジスタと、複数個の受動素子と、それら
    を有機的に結合するための複数本の配線とが形成されて
    おり、かつ外部からのクロック入力信号がショットキー
    バリアゲート型電界効果トランジスタのゲート電極に印
    加されるごとく構成され、かつ前記クロック信号が印加
    されるゲート電極とアース電極との間に、クロック信号
    を信号源から該ゲート電極に伝送するに用いられる伝送
    線路の特性インピーダンスの十よりも太きくかつ２倍よ
    りも小さい値をもつ抵抗体が前記半絶縁性基板と同一の
    基板上に集積されてなる集積回路半導体装置。
