Abstract
PURPOSE:To obtain a plane epitaxial crystal hving a predetermined thickness and composition by changing beforehand a thickness of growth solution in each layer. CONSTITUTION:The height of solution in each growth layer is set to a predetermined level to grow the liquid phase. For example, when setting InP substrate and growth solution in each layer, only the thickness of solution 4 or growing InGaAsP active layer is set at 2.5-3mm. while the thickness of growth solution 2, 3, 5, 6 in each layer is set at 1.7mm.. The melt pack purpose solution 2 initially is mounted on a substrate 1 to provide the melt-pack for it in a hudrogen atmosphere of high purity, and successively the growth solution in Inp buffer layer is grown. Thereafter InP clad layer 5, InGaAs layer 6 and InGaAsP active layer 4 are grown respectively. According to such the composition. For example, an epitaxial wafer having InGaAsP layer of wavelength of 1.5mum and thickness of 1.3mum can be obtained with a good reproducibility, which it could not be obtained previously.
