Abstract
PURPOSE: To eliminate poor bonding, by contacting a capillary that encloses gold wire, which is piercing through the inside thereof, to a material-to-be-bonded in a wire bonding process, and by tilting the capillary or the material-to-be-bonded by 2°W6° from the direction of drawing-out of the gold wire.
CONSTITUTION: A capillary 1 that encloses a lead wire 3 comprising gold wire and the like, which piercing through the inside thereof, is contacted to the material-to- be-bonded 2 and heated, thereby the wire 3 is fixed to the surface of the material- to-be-bonded 3. In this step, the capillary 1 does not make a right angle with the material-to-be-bonded 2, but is tilted by 2°W6° from the perpendicular P to the direction of drawing-out of the wire 3, and is compressed. In this method, the wire 3 can be completely squashed with the tip of the capillary 1, thereby poor bonding can be eliminated and the yield rate is enhanced. Or, the material-to-be-bonded 2 may be tilted in stead of tilting the capillary 1.
