Abstract

PURPOSE:To increase integration bit density by grouping address input signals, by selecting memory cells by outputs from 1st and 2nd groups of decoders, and by selecting memories in cells selected by addresses of a 3rd group. CONSTITUTION:Decoder 11, connected to memory cell unit arrays Gl-Gn, is supplied with address inputs A11-A8. Further, it is made possible to select digit lines d1, d2... by applying the output of decoder 11 to digit selecting transistor Tw of arrays Gl-Gn and memory cell arrays C11-C14 are selected. Furthermore, cell groups C11a-C11b in cell arrays C11-C14 are selected by the output of decoder 12 supplied with address inputs A3-A0. Then, Trs 21-24 are selectively made conductive by the output of decoder 13 supplied with address inputs A7-A4 and then coupled with digit line d1. Next, cell arrays C11-C14 in unit arrays Gl-Gn are selected to increase integration bit density.
