SOLUTION: A gate insulation film 22 is formed on a semiconductor substrate 20, an amorphous silicon layer 24 is formed on the gate insulation film 22 by using disilane gas, and a tungsten silicide layer 26 is formed on the amorphous silicon layer 24 containing trace amounts of fluorine atoms 28 as foreign matter. The grain size of the amorphous silicon layer 24 is such that the foreign matter cannot enter the gate insulation film 22. the foreign matter cannot enter the gate insulation film 22.
