【産業上の利用分野】本発明は集積回路装置の製造方法

【従来の技術】集積回路技術の特徴は、シリコン半導体
チップまたは基板中への素子の実装密度が増加し続けて
いることである。一つのチップ上に多数の素子を載置す
るためには小型で密に並べられる多数の導体を形成する
ことが必要である。多くの例においては独立した素子を
相互に接続するために多くのレベルの導体が用いられて
いる。複数のレベルの導体を使用するためには、もちろ
ん低いレベルの導体の上に、適切な誘電体を堆積し、そ
の上のレベルとの短絡事故のおそれをなくすことが必要
である。

必要とせず、垂直面への堆積を抑制し、水平面への堆積
をより多く行うプロセスである。本発明では、プラズマ

二酸化珪素のシリコン成分は加熱された液体源19から
の気体状のテトラエトキシシラン(TEOS)から得ら
れる。このTEOSは30ー38゜Cで加熱される液体
として市販されており、気化したものはソース21から
のヘリウムを液体TEOSにバブリングして得ることが
できる。それから生じるTEOS容器からの気化した分
子を図1にドットで図示する。プラズマ雰囲気中には酸
素ガスを含むことが好ましい。この酸素ガスはソース2
3から供給される。ガスをコントロールされた分量だけ
注入するための各種の流量計およびその他の素子が同業
者に知られているが、簡潔のため図示および記述を省い
た。
化珪素などの誘電体層を堆積するのに用いることのでき
るプラズマ堆積反応器11を示す。この反応器11には
その間に高周波プラズマが形成される、通常平行な対向
する電極13と15が含まれる。前記の反応器11はカ
リフォルニア、サンタ クララのアプライド マテリア
ルズ カンパニーから市販されている、プレジジョン5
000システムと呼ばれる通常のタイプである。電極1
3は高周波源からの通常13.56MHzの高周波エネ
ルギーで励起される。電極15は接地され、二酸化珪素
の堆積が行われるシリコン ウエファー17などの基板
を支持する。前記のプラズマから堆積するための前記の
二酸化珪素のシリコン成分は加熱された液体源19から
の気体状のテトラエトキシシラン(TEOS)から得ら
れる。このTEOSは30ー38゜Cで加熱される液体
として市販されており、気化したものはソース21から
のヘリウムを液体TEOSにバブリングして得ることが
できる。それから生じるTEOS容器からの気化した分
子を図1にドットで図示する。プラズマ雰囲気中には酸
素ガスを含むことが好ましい。この酸素ガスはソース2

【0010】前記高周波励起電極13は中空で、ガス流
をプラズマ27中へ導く複数の開口部25を持つ。この
プラズマから基板17への堆積が起こる。したがって前
記のガスは前記のシリコンウエファー17の表面の上空
を放射状に流れ、最終的には開口部29を通じてポンプ
板31の開口部29を通って排気される。下部電極15
は図示されていない複数のランプによって加熱される。
前記の高周波プラズマの目的は前記の雰囲気中の分子を
イオン化し、それによってそれら分子に十分な付加エネ
ルギーを供給し、ウエファー17の表面上に前記のプラ
ズマ27中の珪素と酸素成分から、二酸化珪素の化学堆
積を行うことである。

【0011】図2は本発明のプロセスによって形成され
た誘電体層119を例示する断面図である。参照番号1
11はシリコン、二酸化珪素、金属等の基板を示す。参
照番号115と117は通常金属導電体である隆起機構
を示す。参照番号119は垂直表面より水平平面への堆
積を有利に行う本発明のプロセスによって形成された二
酸化珪素層などの誘電体層を示す。従って、等方性層の
場合の様に誘電体表面123および121が「いっしょ
に成長する」傾向はあまりない。本発明のプロセスでは
水平方向に堆積が多く形成される(即ち垂直表面に堆積
する傾向がない)ので、これを従来の「等方性」誘電体
堆積の特徴である全ての方位への実質的に等しい堆積に
対抗して、「異方性」堆積と名付けてもよいであろう。

水平方向に堆積が多く形成される(即ち垂直表面に堆積
する傾向がない)ので、これを従来の「等方性」誘電体
堆積の特徴である全ての方位への実質的に等しい堆積に
対抗して、「異方性」堆積と名付けてもよいであろう。
【0012】すでに述べたように、図1の装置はしばし
ば等方性誘電体を形成するのに用いられている。通常等
方性堆積は以下のような数多くのパラメータによって特
徴づけられる;圧力(約10Torr)サセプタとシャ
ワーヘッドの間隔(約180mils)、TEOS流量
(350ー380sccm)、酸素流量(約425sc
cm)出力、(約350ワット)、および温度(約39
0℃)。

ーとシャワーヘッドの間隔は300mils以上(典型
的な間隔の約2倍);TEOS流量は約380sccm
±10%(前記の標準プロセスで使用される流量と殆ど
同じ);酸素流量は125sccm以下(前記の標準プ
ロセスでは約425sccmの酸素流量が用いられてい
る);および出力が約350ワット;温度が約390
℃。本出願人のプロセスの酸素流量は標準プロセスの酸
素流量より相当低い。その結果、前記の酸素対TEOS
流量比が前記の標準プロセスの比の約三分の一になるの
である。減少した圧力と減少した酸素対TEOS流量比
の両方が異方性堆積の達成には重要であると考えられ
る。

の両方が異方性堆積の達成には重要であると考えられ
る。
【0014】さらに、図1について、出願人は異方性誘
電体堆積はサセプタ15の直径が基板17の直径より大
きいときに増加されることを発見した。従って、5イン
チウエファー17を6インチサセプタ15上に置くこと
が望ましい。

【0015】上で仮説として述べたプロセスパラメータ
における変更の重要性について、本発明の範囲を制限す
るのではなく、本発明の理解を増すための試みとして下
記に記述する。出願人のプロセスは従来の等方性堆積過
程より相当低い圧力を使用する。この低圧力を使用する
ことにより、前記の基板のイオンボンバードの方向性が
増加される。この低圧力により、より多くの入射イオン
が電界線に従い、前記の基板に垂直入射する。(対照的
に、より高い圧力は斜め入射の確率を高める傾向があ
る。)

ワーヘッド19とアセプタ15の間にしっかり閉じ込め
られている。ウエファー17の後部へプラズマが漏れる
ことはきわめて少ない。本発明のプロセスを特徴づける
低い圧力が採用されると、前記のプラズマ27はより拡
散し、前記のウエファー17の後ろにも広がる傾向をも
つ。その結果、出願人のプロセスは前記のサセプタ15
とシャワーヘッド19の間の間隔をはるかに大きく取っ
ている。前記のより大きな間隔によっていくらか拡散し
たプラズマを通常前記のウエファー17の前面にとどめ
ることが出来る。

【0017】出願人のプロセスはまた前記の酸素流量を
減少させることにより、前記の酸素対TEOS流量比を
相当減少させている。通常プラズマは酸素原子をイオン
化するかあるいはそれらを励起状態へ励記させることに
より、酸素に一層の反応性を与えている。典型的なプロ
セスでは、励起酸素原子は側壁被覆面積に貢献する傾向
があり、一方酸素イオンは電界線に従い、前記の基板に
垂直入射する。酸素の全体量を減少することは、イオン
化原子の数を殆ど同数に保ちながら、励起酸素原子の数
を減少させる傾向を持つのだと出願人は考えている。従
って、側壁成長を犠牲にし、垂直入射および異方性堆積
を増加する。

【0018】既に述べたように、図1に関し、本出願人
は基板より大きい直径を持つサセプタの使用が異方性堆
積を増加することを発見した。前記のプラズマのうちい
くらかはサセプタとポンプ板31のあいだの開口部29
を通して漏れるのであろうと出願人は考えている。より
大きいサセプタ15を用いることにより、開口部29は
小さくなり、プラズマをより漏れにくくする。さらに、
前記のウエファーの下部に堆積された物質からの望まし
くない粒子の形成が減少する。

S」)、ジアセトキシジターシアリーブトキシシラン
(C10H26O4Si)(略称「DADBS」)およびテ
トラメチルシクロテトラシロキサン(C4H16Si
4O4、略称「TMCTS」、エアー プロダクツ アン
ド ケミカルス、Inc.のユニットであり、J.C.
シューメーヒャーによって「トムキャット」の商標で売
られている)そのほかの前駆体ガスを用いて行うことも
できる。さらに本発明の原理は窒化珪素やシリコンオキ
シナイトライドなどの他の誘電体を形成するために用い
ることもできる。

【発明の効果】以上に述べたように、本発明は基板上に
プラズマ中で前駆体ガスおよび酸素から誘電体を堆積す
るプロセスであり、余計なガスを必要とせず、垂直面へ
の堆積を抑制し、水平面への堆積をより多く行うことが
できる。

Claims (11)
- 【請求項1】 プラズマ反応器(11)中で基板(1
7、111)上に前駆体ガス(19)と酸素(23)か
らなる混合ガスから誘電体(119)を堆積し、前記の
混合ガスは前記反応器(11)に流入し、前記の誘電体
(119)を等方向性に堆積することのできるものであ
り、 前記混合ガスの全圧を等方性堆積に要求される全圧より
低く保ち、前記酸素/前駆体ガス流量比を等方性堆積に
要求される流量比より低く保ち、それによって異方性特
性を持つ誘電体(119)を形成する、 ことを特徴とする半導体集積回路の製造法。 - 【請求項2】 前記の全圧が等方性堆積に要求される圧
力の三分の一以下であることを特徴とする請求項1の方
法。 - 【請求項3】 前記の酸素/前駆体ガス流量比が等方性
堆積に要求される比の三分の一以下であることを特徴と
する請求項1の方法。 - 【請求項4】 前記の圧力が3Torr以下であること
を特徴とする請求項2の方法。 - 【請求項5】 前記の前駆体ガス(19)および前記の
酸素(23)がシャワーヘッド(19)を通じて流れ、
前記の基板(17)が通常前記のシャワーヘッドに対向
して位置づけられ、前記のシャワーヘッドと前記の基板
間の距離が等方性堆積に要求される前記の距離の少なく
とも300/180であることを特徴とする請求項2の
方法。 - 【請求項6】 前記の基板(17)には端があり、前記
基板の前記の端の外に広がる端を持つサセプタ(15)
によって前記の基板が支えられていることを特徴とする
請求項1の方法。 - 【請求項7】 前記の基板(17)が部分的に形成され
た集積回路をその上に持つウエファーは、前記のサセプ
タ(15)より小さいことを特徴とする請求項4の方
法。 - 【請求項8】 前記の圧力が3Torr±10%であ
り、 前記の前駆体(19)流量が380sccm±10%で
あり、 前記の酸素(23)流量が125sccm±10%以下
であり、 前記のプラズマ(27)が全出力350ワット±10%
であることを特徴とする請求項3の方法。 - 【請求項9】 前記の前駆体ガス(19)がTEOS、
TMOS、DADBS、およびTMCTSからなる群か
ら選ばれることを特徴とする請求項1の方法。 - 【請求項10】 前記の前駆体ガス(19)がTEO
S、TMOS、DADBS、およびTMCTSからなる
群から選ばれることを特徴とする請求項6の方法。 - 【請求項11】 前記の誘電体(119)が二酸化珪
素、窒化珪素およびシリコンオキシナイトライドから選
ばれることを特徴とする請求項1の方法。
