Description
る溝を有した半導体より成る素子の製造方法に関する。
バ、プレナー導波管、光電子デバイス、あるいは他の部
品に対して固定した位置に保持する必要がしばしば生じ
る。光ファイバの一端は通常他の部品に対して光学的に
結合して保持される必要がある。
方法によれば、半導体基板にV字形溝を備え、光ファイ
バをV溝に置き、適当な手段で光ファイバを溝内に保持
している。この手法は例えば米国特許第3,864,018号に
開示された光ファイバコネクタに使用されている。
プは公知のホトリソグラフィおよびエッチング技術によ
って容易に生産できる。例えば、Siの異方性エッチング
手段を開示した米国特許第3,765,969号と第3,506,509号
とを参照されたい。さらに、ケー・イー・ビーンの“ア
イ・イー・イー・イー トランザクション、電子デバイ
ス”第ED−25(10)巻、頁1185〜1193(1978、10)およ
びケー・イー・ピーターソンの“プロシーディング オ
ブ ザ アイ・イー・イー・イー”第70(5)巻、頁42
0−457(1982、5)を参照されたい。
層あるいはそれ以上のポリマコーティング層を有してい
る。コーティング層の厚みは光ファイバの厚みおよび同
心性の制御と同程度には制御されていないので(並びに
他の理由にもよって)、光ファイバを他の光ファイバや
部品と結合する前に、通常、光ファイバ端部のコーティ
ング層をはがしている。しかし裸の光ファイバは比較的
もろく、端部に機械的歪みがかからないよう注意を払う
必要がある。この問題は、半導体基板にタンデムV溝、
すなわち、裸の光ファイバの短い部分とコーティング層
を有した部分とを一緒に収容できるV溝、を形成するこ
とで解消される。このようなタンデムV溝の場合、コー
ティング層を有した部分をV溝の大きな断面を有した部
分にエポキシで固めたり(あるいはその部分に固定した
り)できるので歪みから免れるが、光ファイバの裸の部
分は通常の方法でV溝の小さな断面を有した部分に固定
されている。
では、第1図に示すようなコーナー補償領域を有した、
大凡にパターニングしたマスク層(例えば、SiO2あるい
はシリコンナイトライド)を備えている。この方法はさ
らにV溝の両部分を同時にエッチングしている。例えば
ケー・イー・ビーンの前述の文献を参照されたい。コー
ナ補償領域はタンデムV溝の遷移領域のアンダーカット
を制限する役目をし、タンデムV溝の大きな断面の部分
と小さな断面の部分との間の遷移領域が比較的よく制御
される。

て、符号11と15は溝の幅広の部分(14)と幅狭の部分
(16)の傾斜側壁を示し、符号12はSi表面のマスクされ
た部分を示し、破線13は幅広と幅狭の部分14および16間
の遷移領域の形状を示す。符号17はマスク層のコーナ補
償領域を示す。
ナ補償領域が存在することによってエッチャントの流れ
を拘束し、このため溝の対称性がなくなることがある。
さらに、タンデム溝の小さな断面の部分のエッチングは
大きな断面の部分のエッチングが終了するかなり前に終
了する。このため小さな断面の部分のアンダカットが生
じて寸法制御が悪くなることがある。さらにまた、コー
ナ補償領域による“耳"17が溝に光ファイバを置くとき
のじゃまとなることがある。これは耳をエッチングある
いは他の適切な手順で取除くことは必ずしも実際的では
ないからである。最後に、このコーナ補償手段ではある
種の形状の組合せが全く達成できないこともある。
の欠点のいくつかあるいはすべてから免れるタンデム溝
製造方法は興味のあるものである。本発明はそのような
製造方法を開示している。
層を形成し、下層の半導体が露出する開口を形成するよ
うに第1のマスク層をパターニングしている。この開口
によって所望のタンデム溝(あるいは他の形状の溝)の
外形が規定される。開口は、溝の比較的大きな断面の部
分に対応する比較的幅広の部分の部分と、溝の比較的小
さな断面の部分に対応する比較的幅狭の部分とより構成
されている。本発明の方法は、さらに、開口の幅狭の部
分を再度覆うが幅広の部分は覆わない第2のマスク層を
形成する。この第2のマスク層の形成は、通常、既に形
成された開口のすべてを覆うマスク層を形成した後、開
口の幅広の部分を覆っているマスク層領域を除去するこ
とによって行っている。
去されないで第2のマスク層を除去できるように、選択
される。例えば、第1のマスク層を比較的厚い(1μm
を超える)SiO2層とし、第2のマスク層を比較的薄い
(0.5μm未満)とし、あるいは両者を異なった材料
(例えば、SiO2とシリコンナイトライド)とすることが
できる。本発明の方法は、さらに、開口の幅広の部分よ
り露出する半導体表面に適当な異方性エッチャントを接
触させ、開口の幅広の部分が完全に形成される前に初期
のエッチングを終了する。
晶面に平行であり、溝の軸は[110]結晶方向に平行で
ある。異方性エッチャントの一例は水とプロパノール中
のKOH(上述のケー・イー・ビーンを参照)である。当
業者に良く知られているように、このエッチャントは
(他の公知のエッチャントと同様に)、Si(111)面に
に対して非常に遅いエッチング速度を有するので(11
1)側壁を有した(上記したような寸法形状を有する)
V溝を形成する。
第2のマスク層を除去して、開口の幅狭の部分の下方に
ある半導体をも露出させる。最後に、第1のマスク層の
開口の下方にある半導体を適当な異方性エッチャントに
接触させ、タンデムV溝の大きな断面の部分と小さな断
面の部分が完全に形成されるまでこのエッチングを続け
る。
なく、たとえば、従来の単層あるいは三レベルレジスト
を使用してタンデム溝を形成することができる。当業者
にとってこのことは重要な利点であることがわかる。

するのに使用することが原理的に可能である。現時点で
好ましい半導体材料はSiであり、本発明の方法によって
形成される現時点で好ましい溝の形状はV字形(不完全
V、すなわち傾斜側壁を有しているが平坦な底を有して
いる不完全Vを含む)である。さらに、本発明の方法は
単純なタンデム溝の形成に限定するものでなく、他の部
分よりも長いエッチング時間を必要とする部分を1個所
あるいはそれ以上有する複雑な領域を形成するのにも使
用できる。例えば、2本の光ファイバを対向さして結合
するよう配置する溝を有した領域でもよく、この領域
は、比較的小さな断面の中央部と、比較的大きな断面を
有した2個の端部とより構成される。さらに、本発明の
方法は、明らから変形として、他の部分よりも長いエッ
チング時間を必要とする部分を1個所あるいはそれ以上
有する半導体表面に、互いに結合されていない異方性エ
ッチングする領域を形成するのにも使用できる。

工程と、開口の幅狭の部分の上に第2のマスク層を形成
(通常は第2のマスク層の積層とパターニングによる)
する工程と、開口の幅広の部分を初期エッチングする工
程と、開口の幅狭の部分から第2のマスク層を除去する
工程と、エッチングを完了する工程とを含む本発明の方
法は、通常、1回あるいはそれ以上の工程をさらに含む
ことは理解できよう。例えば、光ファイバを溝内に配置
して固定する工程、Si基板に1個あるいはそれ以上の光
電子デバイス(放射源および/または検出器)を取付け
る工程、時には基板内あるいは上にプレーナ導波管を形
成する工程、部品を電気的に接続する手段をつくる工
程、および完成品を実装する工程である。

ように、素子は、例えば従来技術によって生長形成され
た比較的厚いSiO2である適当な第1のマスク層31によっ
て少なくとも部分的に覆われた半導体30より成る。半導
体30は代表的には(001)主面を有するSiチップであ
る。比較的厚い第1のマスク層はいくつかの利点を有し
ている。前述したように、半導体表面の他の部分を露出
することなく、開口の幅狭の部分から第2のマスク層を
除去できる。さらに、比較的厚い第1のマスク層は誘電
特性が良く(例えば、高い絶縁耐力)、低容量の構造と
なり、あるいは埋没型の導波管を担持できる。

32を形成する。この開口32は半導体表面に形成される溝
の外形を有したSi表面部分を露出させている。開口は比
較的幅広の部分33と比較的幅狭の部分34を有する。開口
の長手方向の軸は好ましくは[110]結晶方向に向けら
れている。開口の幅狭の部分を、例えば比較的薄いSiO2
層である適切な第2のマスク層35で再度覆う。この第2
のマスク層は、例えば、マスク層を堆積して、再度マス
キングして、そして幅広の部分33から酸化物を除去する
ことによって達成できる。
ルと水とに入ったKOHの適切な異方性エッチング材料を
基板に接触させる。エッチャントは(111)タイプの面
を非常に遅い速度で侵食する。そのため第4図に示すよ
うに、(111)タイプの側壁(40)と端壁(42)ならび
に(001)の底(41)を有した溝が形成される。このエ
ッチングは溝の幅広の部分の最終的な断面が形成される
前に終了させる。従ってこの工程段階では溝は常に平坦
な底を有している。適当なエッチング時間は少しの実験
によって容易に決定される。例えば、幅狭の部分34の幅
とほぼ等しい幅の底41になった時にエッチングを終了さ
せる。
スク層35を例えば従来のプラズマエッチングによって除
去する。次に異方性エッチングを再度行ってエッチング
を終了する。これによって例えば第5図に示すような完
全なV溝を形成する。第5図において符号50はタンデム
溝の幅狭の部分の傾斜(111)側壁を示す。しかしなが
ら、エッチングをここまで行うことは必ずしも必要でな
く、ある場合には、1個あるいはそれ以上の部分が平坦
な底を有した不完全V溝を形成したいこともある。ここ
でV溝という用語はすべてのこれら可能な断面形状を含
むことを意図している。
によってつくったタンデム溝は、利用できる公知の大抵
の異方性エッチャントは(111)タイプ面によって規定
される凸状のコーナを侵食する傾向にあるので、溝の幅
広と幅狭の部分間の遷移領域に少量のアンダーカットを
呈している。多くの場合少量のアンダーカットが存在す
ると、光ファイバを溝の長手方向に挿入するのを容易に
するので実際面で利点がある。
が、他の実施例も有用に利用できる。例えば、第1のマ
スク層を中程度の厚さ(例えば500nm)に設定すること
ができる。この場合、最終エッチング工程で第1のマス
ク層を充分な厚みで残存させながら第2のマスク層35を
除去することが可能である。最終エッチング工程を完了
すると、マスク層を除去して所望厚さ(例えば10μm Si
O2)の保護層を主面上と溝とを含む面に形成して例えば
低容量構造を達成することもできる。本発明の方法によ
るこの実施例は特に遷移領域のアンダーカットを最小に
するが、Siとその上部のSiO2保護層との熱膨張係数の違
いによって溝の歪みを発生することもある。
に比較的厚く(例えば10μm SiO2)、第2のマスク層は
第1図に示すようなコーナ補償領域を有し比較的薄い
(例えば、100nm SiO2)、これによる“耳”は従来のエ
ッチングで容易に除去できる。本発明の方法によるこの
実施例は特にアンダーカットをさらに少なくし溝の歪み
を発生しない。
よって酸化して均一なSiO2層(約10μmの厚さ)を表面
に形成した。次に従来のフォトレジストでSiO2表面を覆
い、マスクによってフォトレジストを感光させ、感光し
たレジストを現像/パターニングし、そしてウエハーの
プラズマエッチングを行ってSiO2から下層のSiに延びて
いる開口を形成した。これらはすべて従来の手法によっ
た。マスクは光ベンチチップに対応する基本パターンを
多数含ませた。基本パターンは400μm×2mmの部分と20
0μm×1mmの部分を有した2個の方形領域を含み、第3
図に示すのとほぼ同じ開口を形成した。次にウエハーを
ドライ酸素に露して再度酸化して100nmのSiO2層を上部
に形成し、従来の三レベルフォトレジストで覆い、第2
のマスクを介して感光させ、パターニングしてそして薄
いSiO2層をプラズマエッチングによって開口の幅広の部
分から除去した。これらはすべて従来の手法によった。
次に、ウエハーをEDP(エチレン ダイアミン パイロ
カテコール)に浸漬して、V溝を約3/4までエッチング
した(約6時間)。次にウエハーを約90秒間BOE(7:1HF
対NH3F)に浸漬して100nmのSiO2を除去して開口の幅狭
の部分を露出させた。最後に、V溝の幅狭の部分のエッ
チングが完了するまでウエハーをEDPに再度浸漬した。
ほぼ同時に幅広の部分のエッチングも完了し、タンデム
溝を有したウエハーを完成した。さらに処理することに
よって、ウエハーをスライスして多数の“光ベンチ”チ
ップを形成した。これら光ベンチチップはさらに処理す

Claims (4)
- 【請求項1】少なくとも1個の長手方向の溝を内部に形
成した主面を有した半導体(30)より成る素子の製造方
法であって、該溝は比較的大きな断面を有した第1の部
分と比較的小さな断面を有した第2の部分とより成り、
該製造方法は、 (イ 該主面上に第1のマスク層(31)を形成し、該溝
の第1の部分と第2の部分に各々対応する幅広の部分
(33)と幅狭の部分(34)とより成る開口(32)を該第
1のマスク層に形成するようパターニングするステップ
と、 (ロ)該第1のマスク層の開口より露出した該主面に異
方性エッチャントを接触させて該溝を形成するステップ
とより成り、 該製造方法は、さらに、 (ハ)ステップ(イ)の後、かつ、ステップ(ロ)の前
に、開口の幅広の部分を覆うことなく開口の幅狭の部分
を第2のマスク層(35)で覆い、開口の幅広の部分より
露出した主面領域に異方性エッチャントを接触させてこ
の接触を溝の第1の部分の形成が完了する前に終了さ
せ、そして開口の幅狭部分から第2のマスク層を除去す
るステップより成ることを特徴とするタンデム溝を有し
た素の製造方法。 - 【請求項2】前記半導体はシリコンであり、前記主面は
(001)結晶面に対してほぼ平行であり、そして溝の長
手方向は[110]結晶方向にほぼ平行である特許請求の
範囲第1項記載の製造方法。 - 【請求項3】前記溝は光ファイバの一端を収容するよう
にしたタンデムV字形溝である特許請求の範囲第1項あ
るいは第2項記載の製造方法。 - 【請求項4】前記溝はさらに第3の部分を有し、第3の
部分も比較的大きな断面を有し、第2の部分は第1の部
分と第3の部分とを結合し、この溝は2本の光ファイバ
を光学的に結合するよう各光ファイバの端部を対向させ
た位置に収容するようにしたタンデムV字形溝である特
許請求の範囲第1項あるいは第2項記載の製造方法。
