この発明は、半導体装置の製造方法に関するもので、特
にアルミゲートをもち、かつセルファライン方式による

純物13をゲートのアルミニウムに対しイオン注入によ
ってセルファラインでシリフン基板1に導入する。従っ
てソース・ドレインは予め拡散により形成された高濃度
領域とイオン注入で作られた低濃度領域とからなってい

ート酸化する工程とf) アニール処理によりポリシリ
コンに含まれる不純物を基板中に拡散させソース・ドレ
イ/を形成する工程と
g) 窒化硅素膜をフォト・エッチングする工程と
h) アルミニウムまたはシリコンや銅を含んだアルミ
ニウムを形成する工程と
i) 前記アルミニウム膜をフォト・エッチングしゲー

化でしばしば問題となるコンタクト抵抗が太き(なると
