Claims (1)

  1. 【実用新案登録請求の範囲】 基板表面に形成された感光性レジスト層を露光
    するための露光装置に使用され、前記基板上の金
    属層から構成されるべき所定のパターンに対応し
    たパターンを有するマスクを前記基板に対して保
    持するマスクホルダーであつて、 このマスクホルダーの開口端面を、前記露光装
    置からの光の入口側から前記マスク側にかけて、
    少なくとも５°以上の傾斜角度で順次外方に傾斜
    する傾斜面としたことを特徴とするマスクホルダ
    ー。
