Claims (1)
- 【実用新案登録請求の範囲】 所定の物質の発光スペクトルの強度変化に基づ
いて終点を検出する装置において、 (a) 反応生成物とエツチング種の発光スペクト
ルを同時に監視する手段と、 (b) それぞれの発光強度を電気信号に変換して
両者の差分値を求める手段と、 (c) その差分値に基づいて終点を検知する手段
とを具備することを特徴とするエツチング終点検
出装置。
