、３ｉ２……第２ｉ型層、３ｉ３……第３ｉ型層
、３ｎ……ｎ型層、４……背面電極。

Claims (1)

    【実用新案登録請求の範囲】
  1. 光入射方向から見て、受光面電極と、該受光面
    電極の上に水素化アモルフアスシリコンを主体と
    する、ｐ型層、光活性層を含むｉ型層、ｎ型層を
    順次積層した半導体膜と、該半導体膜上に被着さ
    れた背面電極と、を備えた光起電力装置であつて
    、上記半導体膜中のｐ型層は、光活性層より広い
    光学的バンドギヤツプを持ち、ｉ型層は、上記ｐ
    型層側から少なくとも第１ｉ型層、第２ｉ型層及
    び第３ｉ型層の三層から構成されると共に、第１
    ｉ型層は主に光キヤリアを発生し光活性層として
    動作する第３ｉ型層より広い光学的バンドギヤツ
    プと薄い膜厚を備え、第２ｉ型層は１つのシリコ
    ン原子に対し２つの水素原子が結合するＳｉ―Ｈ
    ２結合数と、１つのシリコン原子に対し１つの水
    素原子が結合するＳｉ―Ｈ結合数との比であるＳ
    ｉ―Ｈ２結合数／Ｓｉ―Ｈ結合数が第３ｉ型層よ
    り大きく膜厚も薄いことを特徴とする光起電力装
    置。
