来技術に係る半導体熱拡散装置を示す全体断面概
略図である。 １：炉芯管、２：発熱体、３：ボート、４：半
導体ウエハ群、８Ａ…：ガス流緩衝部材、８ａ，
８ｂ：凹凸面、１０：熱処理区域、１１ａ，１２
ａ：気密シール部位。

Claims (1)

  1. 【実用新案登録請求の範囲】 (1) 半導体ウエハ群の熱処理を行う熱処理区域
    から外れた個所に気密シール部位を設けた半導体
    熱処理装置において、前記熱処理区域内に収納さ
    れた半導体ウエハ群と気密シール部位間の任意個
    所に石英ガラス製のガス流緩衝部材を配するとと
    もに、該緩衝部材の少なくとも一側表面を微小凹
    凸状に形成し、該凹凸面により前記熱処理区域よ
    り放射される熱線を散乱可能に構成した事を特徴
    とする半導体熱処理装置。 (2) 前記緩衝部材を前記熱処理区域に対面可能
    に配するとともに、該緩衝部材の少なくとも一側
    表面に形成した微小凹凸面における表面粗さ（中
    心平均粗さ）を１〜１００μｍＲａの範囲に設定
    した事を特徴とする請求項(1)記載の半導体熱処
    理装置。
