Description
光方法の改良に関し、 電子ビーム露光のスキャンニング方向の変更により、従
来と同じ比較検査法により検査を行っても、不良品を誤
って良品と判定する誤判定の発生防止を可能にする電子
ビーム露光方法の提供を目的とし、 基板上の複数のチップ領域を順次電子ビーム露光する際
に、チップ領域列又は行毎に、該チ・7ブ領域内におけ
る電子ビームのスキャニング方向を変更するよう構成す
る。

にそれぞれ生じるので、フィールド3間に偏向器の補正
係数等の数値の設定に誤りがある場合には、EBn光中
に設定条件の変化がなくても、比較検査法により検査を
行うとA列とB列とを比較した場合にその相違が明らか
になり、偏向器の補正係数等の数値の設定の誤りを発見
することが可能となる。
簡単なEBのスキャンニング方向の変更により、従来の
比較検査法では発見できなかったEB露光の条件設定の
誤りを、異なった方向に生じる実際に描画したフィール
ドと設計上のフィールドの位置とのズレを従来の比較検
査法により発見することが可能となる利点があり、比較
検査法の信頼性向上の効果が期待でき工業的には極めて
有用なものである。

- 基板上の複数のチップ領域を順次電子ビーム露光する
際に、チップ領域列又は行毎に、該チップ領域内におけ
る電子ビームのスキャニング方向を変更することを特徴
とする電子ビーム露光方法。
