Claims (10)
- 基板を処理する装置において、
処理空間を有する処理容器と、
前記処理空間で前記基板を支持し、前記基板を回転させる支持ユニットと、
前記支持ユニットに支持された前記基板に処理液を供給する液供給ユニットと、及び
前記基板を加熱する加熱ユニットを含み、
前記支持ユニットは、
スピンチャックと、
前記スピンチャックを回転させる駆動機と、
前記スピンチャックとともに回転されるように前記スピンチャック上に設置されるチャックピンと、及び
前記チャックピンを前記基板の側部と接触する接触位置及び前記基板の側部と離隔される開放位置との間に移動させるチャックピン移動ユニットを含み、
前記チャックピン移動ユニットは、
前記チャックピンに結合されて前記スピンチャックとともに回転される第1駆動モジュールと、及び
前記第1駆動モジュールと対向して前記スピンチャックとともに回転されない第2駆動モジュールを含み、
前記第1駆動モジュールは第1磁性体を含み、
前記第2駆動モジュールは前記第1磁性体と対向する第2磁性体と、前記第2磁性体を上下方向に駆動させる駆動部材を含み、
前記チャックピン移動ユニットは、前記スピンチャックが回転される途中に前記チャックピンを移動させ、
前記駆動機は、前記基板が第1速度で回転されるように前記スピンチャックを回転させ、
前記チャックピン移動ユニットは、前記基板が前記第1速度で回転される中に前記チャックピンが前記開放位置に位置されるように前記チャックピンを移動させ、
前記駆動機は、前記基板が前記第1速度より早い第2速度で回転されるように前記スピンチャックを回転させ、
前記チャックピン移動ユニットは、前記基板が前記第2速度で回転される中に前記チャックピンが前記接触位置に位置されるように前記チャックピンを移動させることを特徴とする
基板処理装置。 - 前記第1駆動モジュールは前記第2磁性体の位置変化に従って前記チャックピンの位置を移動させることを特徴とする請求項1に記載の基板処理装置。
- 前記第1磁性体と前記第2磁性体との間には斥力が作用することを特徴とする請求項1に記載の基板処理装置。
- 前記第1駆動モジュールは前記第1磁性体と前記チャックピンを連結するアーム部材をさらに含み、
前記アーム部材は前記第1磁性体が移動されることによって前記チャックピンの移動を案内することを特徴とする請求項1に記載の基板処理装置。 - 前記チャックピンは複数のチャックピンを含み、
前記第2磁性体はリング形状で提供され、
前記第1駆動モジュールは前記複数のチャックピンと対応される数で提供されることを特徴とする請求項1に記載の基板処理装置。 - 前記アーム部材は、
前記チャックピンに結合されるが、前記チャックピンの長さ方向に垂直な方向に延長される第1アームと、
前記第1アームに結合される第2アームと、及び
前記第2アームと前記第1磁性体を連結する第3アームを含み、
前記第2アームの一端部には弾性部材が結合されるが、
前記弾性部材は、
前記チャックピンが前記開放位置で前記接触位置に移動されるように回復力を提供することを特徴とする請求項4に記載の基板処理装置。 - 前記スピンチャックは上下方向に貫通される通孔を有して、
前記加熱ユニットは前記通孔を通じて前記基板の底面を加熱することを特徴とする請求項1に記載の基板処理装置。 - 前記加熱ユニットはレーザーを含むことを特徴とする請求項7に記載の基板処理装置。
- 前記スピンチャックは胴体部と、
前記胴体部の上端から上に延長される拡張部を含み、
前記拡張部は上部に行くほど漸進的に面積が広くなることを特徴とする請求項7に記載の基板処理装置。 - 基板処理装置を利用して基板を処理する方法において、
前記基板処理装置は、
処理空間を有する処理容器と、
前記処理空間で前記基板を支持し、前記基板を回転させる支持ユニットと、
前記支持ユニットに支持された前記基板に処理液を供給する液供給ユニットと、及び
前記基板を加熱する加熱ユニットを含み、
前記支持ユニットは、
スピンチャックと、
前記スピンチャックを回転させる駆動機と、
前記スピンチャックとともに回転されるように前記スピンチャック上に設置されるチャックピンと、及び
前記チャックピンを前記基板の側部と接触する接触位置及び前記基板の側部と離隔される開放位置との間に移動させるチャックピン移動ユニットを含み、
前記チャックピン移動ユニットは、
前記チャックピンに結合されて前記スピンチャックとともに回転される第1駆動モジュールと、及び
前記第1駆動モジュールと対向して前記スピンチャックとともに回転されない第2駆動モジュールを含み、
前記第1駆動モジュールは第1磁性体を含み、
前記第2駆動モジュールは前記第1磁性体と対向する第2磁性体と、前記第2磁性体を上下方向に駆動させる駆動部材を含み、
前記方法は、
前記チャックピンが前記開放位置に位置された開放状態で第1速度で回転する前記基板に第1液を供給して前記基板上に第1液膜を形成する第1液供給段階と、
前記第1液供給段階以後に、前記チャックピンが前記開放状態で前記基板上に形成された前記第1液膜を加熱する液膜加熱段階と、
前記液膜加熱段階以後に、前記チャックピンが前記接触位置に位置された接触状態で前記第1速度より早い第2速度で回転する前記基板に第2液を供給する第2液供給段階を含み、
前記チャックピンの前記開放状態から前記接触状態への変更は、前記基板が回転される途中でなされる基板処理方法。
