この実施例は、第1ポリマー及び第2ポリマーを含有するフォトレジスト組成物の吸収特性を詳述する。第1ポリマーは、第1ビニル芳香族モノマーの第1重合単位、ペンダント酸不安定基を有する第1エチレン性不飽和二重結合の第2重合単位;及び3つの縮合芳香環を有する置換若しくは無置換芳香族基を有するエチレン性不飽和二重結合の第3重合単位を含む。縮合芳香環の存在のために、第1ポリマーは、本明細書では高分子色素とも言われている。フォトレジスト組成物の構成要素を下に示す。
この実施例は、狭いバンドi線露光にかけられたときの高分子色素(第1ポリマー)を含むフォトレジスト組成物を評価するために行った。フォトレジスト組成物に使用される原料を表3に示す。第2ポリマー及びクエンチャーについての構造を下に示す。使用される溶媒は、重量比95:5でのプロピレングリコールメチルエーテルアセテート(PGMEA)及びガンマ-ブチロラクトン(GBL)であった。第1ポリマーは、実施例1において使用されたものと同じものである。
この実施例は、感受性及びオーバーハングパターンプロファイル改善への(アントラセンペンダント基を含有する)第1ポリマーの影響を測定するために行った。使用されるPAGはNHNI-PFBSであり、第1ポリマーは、下に示される高分子DYE-Aであり、第2ポリマーは、それらの構造が下に示される、ポリマーB、ポリマーC又はポリマーEの1つである。
この実施例は、アセタール保護ポリヒドロキシスチレンを酸不安定ポリマーとして含むフォトレジスト組成物を使用することの影響を実証する。フォトレジスト組成物は、また、上で詳述された第1ポリマー(高分子色素)を含む。表9は、フォトレジスト組成物を詳述する。第2ポリマーは、アセタール保護ポリヒドロキシスチレンを酸不安定ポリマーとして含み、ポリマーFとして下で示され、1モル当たり22,000グラムの重量平均分子量を有する。
Claims (15)
- (a)フォトレジスト組成物の層を基板一面に塗布する工程と、
(b)前記フォトレジスト組成物層をi線放射線にパターン様露光する工程と;
(c)前記露光されたフォトレジスト組成物層を現像してレジストレリーフ画像を提供する工程と
を含む、パターン形成方法であって、
前記フォトレジスト組成物の前記層は、1~50ミクロンの厚さにスピンコーティングによって1回の塗布でコートされ、
前記フォトレジスト組成物が、
非イオン性光酸発生剤;
溶媒;
式(1)の第1重合単位、式(2)の第2重合単位;及び式(3)の第3重合単位:
を含む第1ポリマー(ここで、前記第1ポリマーは、前記フォトレジスト組成物の総固形分を基準として、0.1~10重量%の量で前記フォトレジスト組成物中に存在する);並びに
式(4)
の第1重合単位;及び酸不安定基を含むモノマーの第2重合単位を含む第2ポリマー(ここで、前記第2ポリマーは、式(3)重合単位を含まず;前記フォトレジスト組成物の総固形分を基準として、10~99重量%の量で前記フォトレジスト組成物中に存在する)
を含む方法。 - 式(2)の前記第2重合単位の前記酸不安定基は、三級エステル基又はアセタール基である、請求項1に記載の方法。
- 前記第1ポリマーの前記第3重合単位は、式(3a)
によって表される、請求項1に記載の方法。 - 式(1)の前記第1重合単位は、ポリヒドロキシスチレンを含み、式(2)の前記第2重合単位は、三級アルキルエステルを含む、請求項3に記載の方法。
- 前記第2ポリマーは、前記第1ポリマーよりも高い平均分子量を有し、前記第2ポリマーは、5,000g/モル~50,000g/モルの重量平均分子量を有する、請求項1に記載の方法。
- 前記フォトレジスト組成物は、塩基クエンチャーを更に含み、前記塩基クエンチャーは、N,N-ジエチルドデカンアミド、2,8-ジメチル-6H,12H-5,11-メタノジベンゾ[b,f][1,5]ジアゾシン及び1,1-ジメチルエチル4-ヒドロキシピペリジン-1-カルボキシレートから選択される、請求項1に記載の方法。
- 前記第2ポリマーの前記酸不安定基は、三級アルキルエステル基又はアセタール基である、請求項1に記載の方法。
- 前記第2ポリマーの前記酸不安定基含有モノマーは、式(7)の構造を有し、
ここで、式(7)において、R11、R10、及びR8は、それぞれ独立して、水素、直鎖若しくは分岐C1~20アルキル、直鎖若しくは分岐C1~20ヘテロアルキル、単環式若しくは多環式C3~20シクロアルキル、単環式若しくは多環式C3~20ヘテロシクロアルキル、単環式若しくは多環式C6~20アリール、C7~20アリールオキシアルキル、又は単環式若しくは多環式C4~20ヘテロアリールであり、それらのそれぞれは、置換若しくは無置換であり、並びにここで、R11、R10、及びR8の任意の2つは、一緒に任意選択的に、環を形成し得;
ここで、式(7)において、R7は、水素、置換若しくは無置換の直鎖若しくは分岐C1~20アルキル、置換若しくは無置換の単環式若しくは多環式C3~20シクロアルキル、置換若しくは無置換の単環式若しくは多環式C3~20ヘテロシクロアルキル、置換若しくは無置換C6~14アリール、置換若しくは無置換C3~14ヘテロアリール、置換若しくは無置換C7~18アリールアルキル、置換若しくは無置換C4~18ヘテロアリールアルキル、又は置換若しくは無置換C1~12ヘテロアルキルであり;並びにここで、式(7)において、R9は、水素、置換若しくは無置換の直鎖若しくは分岐C1~20アルキル、置換若しくは無置換の単環式若しくは多環式C3~20シクロアルキル、置換若しくは無置換の単環式若しくは多環式C3~20ヘテロシクロアルキル、置換若しくは無置換C6~14アリール、置換若しくは無置換C3~14ヘテロアリール、置換若しくは無置換C7~18アリールアルキル、置換若しくは無置換C4~18ヘテロアリールアルキル、又は置換若しくは無置換C1~12ヘテロアルキルであり;並びにここで、R7及びR9は、結合して環を形成することができ、R7、R9のいずれか1つは、R8、R10又はR11のいずれかと結合して環を形成することができる、請求項1に記載の方法。 - 前記第2ポリマーの前記酸不安定基は、三級アルキルエステルであり、前記第2ポリマーは、アセタール基を含むモノマーの第3重合単位を更に含む、請求項10に記載の方法。
- 前記溶媒は有機系溶媒であり、前記基板は金属層を含む、請求項1に記載の方法。
- 前記フォトレジスト組成物の前記層は、前記金属層上に配置され、前記金属層を金属めっき液に浸漬する工程及び前記フォトレジスト組成物の露出部分の前記金属層上に金属を溶着させる工程を更に含む、請求項14に記載の方法。
