Description
実施の形態に係る基板処理装置と基板処理方法について図面を参照して説明する。同じ又は対応する構成要素には同じ符号を付し、説明の繰り返しを省略する場合がある。
Claims (9)
- ステージと、
前記ステージを回転させる駆動部と、
前記ステージの外縁の一部だけに対向する電極と、
前記電極に高周波電力を供給する高周波電力供給部と、
前記電極と前記ステージの間にガスを供給するガス供給装置と、
前記電極に対向し、可変容量を介して接地されたインピーダンス調整電極と、を備えたことを特徴とする基板処理装置。 - 前記ステージの上に前記ステージと離れて設けられたマスクブロックと、
前記ステージと前記マスクブロックの間の空間にパージガスを提供し、平面視で放射状に進むガス流を生じさせるパージガス供給装置と、を備えたことを特徴とする請求項1に記載の基板処理装置。 - 前記電極の形状は弧状であることを特徴とする請求項1又は2に記載の基板処理装置。
- 前記インピーダンス調整電極は、前記ステージの上方に設けられたことを特徴とする請求項1に記載の基板処理装置。
- 前記ステージの上方に設けられた測定器を備えたことを特徴とする請求項1から3のいずれか1項に記載の基板処理装置。
- 前記測定器は、カメラ、温度計又は膜厚測定器であることを特徴とする請求項5に記載の基板処理装置。
- ステージの上に、前記ステージよりも直径の大きい基板をのせることと、
前記ステージの外縁の一部だけに対向する電極に高周波電力を供給するとともに前記電極と前記ステージの間にガスを供給することで、前記電極と前記ステージの間にプラズマを生成しつつ、前記ステージを回転させることと、
前記電極に対向し、可変容量を介して接地されたインピーダンス調整電極のインピーダンスを調整することと、を備えたことを特徴とする基板処理方法。 - 前記プラズマによって、前記基板の側面と裏面に形成された膜を除去することを特徴とする請求項7に記載の基板処理方法。
- 前記プラズマによって、前記基板の側面と裏面に成膜処理を施すことを特徴とする請求項7に記載の基板処理方法。
