前記第1電極および第2電極の間に設けられた光電変換層、および
前記第1電極および前記光電変換層の間に設けられた電子輸送層
を具備し、
前記第1電極および前記第2電極からなる群から選択される少なくとも1つの電極が透光性を有し、
前記光電変換層は、1価のカチオン、Snカチオン、およびハロゲンアニオンから構成されるペロブスカイト化合物を含有し、
前記電子輸送層は、酸化ニオブを含む電子輸送材料を含有し、かつ
前記酸化ニオブはアモルファスである。
本明細書において用いられる用語「ペロブスカイト化合物」とは、化学式ABX3(ここで、Aは1価のカチオン、Bは2価のカチオン、およびXはハロゲンアニオンである)で示されるペロブスカイト結晶構造体およびそれに類似する結晶を有する構造体を意味する。
本明細書において用いられる用語「スズ系ペロブスカイト化合物」とは、スズを含有するペロブスカイト化合物を意味する。
本明細書において用いられる用語「スズ系ペロブスカイト太陽電池」とは、スズ系ペロブスカイト化合物を光電変換材料として含む太陽電池を意味する。
本明細書において用いられる用語「鉛系ペロブスカイト化合物」とは、鉛を含有するペロブスカイト化合物を意味する。
本明細書において用いられる用語「鉛系ペロブスカイト太陽電池」とは、鉛系ペロブスカイト化合物を光電変換材料として含む太陽電池を意味する。
光電変換層4は、光電変換材料として、1価のカチオン、Snカチオン、およびハロゲンアニオンから構成されるペロブスカイト化合物を含有する。光電変換材料は、光吸収材料である。
Aサイトに位置している1価のカチオンは、限定されない。1価のカチオンAの例は、有機カチオンまたはアルカリ金属カチオンである。有機カチオンの例は、メチルアンモニウムカチオン(すなわち、CH3NH3 +)、ホルムアミジニウムカチオン(すなわち、NH2CHNH2 +)、フェニルエチルアンモニウムカチオン(すなわち、C6H5C2H4NH3 +)、またはグアニジニウムカチオン(すなわち、CH6N3 +)である。アルカリ金属カチオンの例は、セシウムカチオン(すなわち、Cs+)である。高い光電変換効率のために、1価のカチオンAは、ホルムアミジニウムカチオンを含むことが望ましい。
Xサイトに位置しているハロゲンアニオンの例は、ヨウ化物イオンである。Xサイトに位置しているハロゲンアニオンは、2種以上のハロゲンイオンから構成されていてもよい。高い光電変換効率のために、Xサイトに位置しているハロゲンアニオンは、例えば、ヨウ化物イオンを含むことが望ましい。
光電変換層4は、光電変換材料以外の材料を含んでいてもよい。例えば、光電変換層4は、ペロブスカイト化合物の欠陥密度を低減するためのクエンチャー物質をさらに含んでいてもよい。クエンチャー物質は、フッ化スズのようなフッ素化合物である。クエンチャー物質の光電変換材料に対するモル比は、5%以上20%以下であってもよい。
電子輸送層3は、酸化ニオブを含む電子輸送材料を含有する。酸化ニオブを含む電子輸送材料の伝導帯下端のエネルギー準位およびスズ系ペロブスカイト化合物の伝導帯下端のエネルギー準位の差は小さい。一例として、当該差の絶対値は0.3eV未満である。この小さな差のため、酸化ニオブを含む電子輸送材料は優れている。
基板1は、第1電極2、光電変換層4、および第2電極6を保持する。基板1は、透明な材料から形成され得る。基板1の例は、ガラス基板またはプラスチック基板である。プラスチック基板の例は、プラスチックフィルムである。第1電極2が十分な強度を有している場合、第1電極2が、光電変換層4および第2電極6を保持するので、太陽電池100は、基板1を有しなくてもよい。
第1電極2および第2電極6は、導電性を有する。第1電極2および第2電極6は、少なくとも一方が透光性を有する。透光性を有する電極を可視領域から近赤外領域の光が透過し得る。透光性を有する電極は、透明でありかつ導電性を有する材料から形成され得る。
(i) リチウム、マグネシウム、ニオブ、およびフッ素からなる群から選択される少なくとも1つをドープした酸化チタン、
(ii) 錫およびシリコンからなる群から選択される少なくとも1つをドープした酸化ガリウム、
(iii) シリコンおよび酸素からなる群から選択される少なくとも1つをドープした窒化ガリウム、
(iv) インジウム-錫複合酸化物、
(v) アンチモンおよびフッ素からなる群から選択される少なくとも1つをドープした酸化錫、
(vi) ホウ素、アルミニウム、ガリウム、インジウムの少なくとも1種をドープした酸化亜鉛、または、
(vii) これらの複合物
である。
正孔輸送層5は、有機物または無機半導体によって構成される。正孔輸送層5として用いられる代表的な有機物の例は、2,2′,7,7′-tetrakis-(N,N-di-p-methoxyphenylamine)9,9′-spirobifluorene(以下、「spiro-OMeTAD」という)、poly[bis(4-phenyl)(2,4,6-trimethylphenyl)amine](以下、「PTAA」という)、poly(3-hexylthiophene-2,5-diyl)(以下、「P3HT」という)、poly(3,4-ethylenedioxythiophene)(以下、「PEDOT」という)、または銅フタロシアニン(以下、「CuPC」という)である。
次に、太陽電池100の基本的な作用効果を説明する。太陽電池100に光が照射されると、光電変換層4が光を吸収し、励起された電子と、正孔とを光電変換層4の内部で発生させる。この励起された電子は、電子輸送層3に移動する。一方、光電変換層4で生じた正孔は、正孔輸送層5に移動する。電子輸送層3は第1電極2に接続され、かつ正孔輸送層5は第2電極6に接続されているので、負極として機能する第1電極2および正極として機能する第2電極6から電流が取り出される。
太陽電池100は、例えば以下の方法によって作製することができる。
本開示の基礎となった知見は以下のとおりである。
基板:ガラス基板
第1電極:インジウム-錫複合酸化物(ITO)とアンチモンをドープした酸化錫(ATO)との混合物
電子輸送層:緻密TiO2(c-TiO2)
多孔質層:メソポーラスTiO2(mp-TiO2)
光電変換層:HC(NH2)2PbI3
正孔輸送層:spiro-OMeTAD(2,2′,7,7′-tetrakis-(N,N-di-p-methoxyphenylamine)9,9′-spirobifluorene)
第2電極:金
基板:ガラス基板
第1電極:インジウム-錫複合酸化物(ITO)とアンチモンをドープした酸化錫(ATO)との混合物
電子輸送層:緻密TiO2(c-TiO2)
多孔質層:メソポーラスTiO2(mp-TiO2)
光電変換層:HC(NH2)2SnI3
正孔輸送層:PTAA(poly[bis(4-phenyl)(2,4,6-trimethylphenyl)amine])
第2電極:金
(i) 電子輸送層は、酸化ニオブを含む電子輸送材料を含有すること。
(ii) 上記酸化ニオブがアモルファスであること。
以下、本開示が、以下の実施例を参照しながらより詳細に説明される。以下に説明されるように、実施例1~実施例6および比較例1~比較例7において、電子輸送層およびペロブスカイト化合物を含有する光電変換層を具備する太陽電池が作製された。さらに、各太陽電池の特性が評価された。実施例1~実施例6および比較例1~5および7による各太陽電池は、図3に示されるペロブスカイト太陽電池100と同じ構造を有するスズ系ペロブスカイト太陽電池であった。比較例6による太陽電池もまた、図3に示されるペロブスカイト太陽電池100と同じ構造を有していた。比較例6による太陽電池は、スズ系鉛ペロブスカイト太陽電池ではなく、系ペロブスカイト太陽電池であることに注意せよ。
インジウムによってドープされたSnO2層を表面に有するガラス基板(日本板硝子製)が用意された。ガラス基板およびSnO2層は、それぞれ、基板1および第1電極2として機能した。ガラス基板は、1ミリメートルの厚みを有していた。
実施例2では、電子輸送層3の形成において、エタノール溶液に含有されるニオブエトキシドの濃度が0.3mol/Lであったことを除き、実施例1と同様の方法で実施例2の太陽電池が得られた。電子輸送層3は50ナノメートルの厚みを有していた。
実施例3では、電子輸送層3の形成において、エタノール溶液に含有されるニオブエトキシドの濃度が0.3mol/Lであったこと、および本焼成前にエタノール溶液の塗布が5回、繰り返されたことを除き、実施例1と同様の方法で実施例3の太陽電池が得られた。電子輸送層3は250ナノメートルの厚みを有していた。
実施例4では、電子輸送層3の形成において、エタノール溶液に含有されるニオブエトキシドの濃度が0.3mol/Lであったこと、および本焼成前にエタノール溶液の塗布が7回、繰り返されたことを除き、実施例1と同様の方法で実施例4の太陽電池が得られた。電子輸送層3は350ナノメートルの厚みを有していた。
実施例5では、電子輸送層3の形成において、エタノール溶液に含有されるニオブエトキシドの濃度が0.01mol/Lであったことを除き、実施例1と同様の方法で実施例5の太陽電池が得られた。電子輸送層3は2ナノメートルの厚みを有していた。
実施例6では、電子輸送層3の形成において、エタノール溶液に含有されるニオブエトキシドの濃度が0.3mol/Lであったこと、および本焼成前にエタノール溶液の塗布が11回、繰り返されたことを除き、実施例1と同様の方法で実施例6の太陽電池が得られた。電子輸送層3は550ナノメートルの厚みを有していた。
比較例1では、第1電極2上に酸化チタン膜(すなわち、TiO2膜)をスパッタ法により形成することによって電子輸送層3が形成されたことを除き、実施例1と同じ方法で比較例1の太陽電池が得られた。電子輸送層3は20ナノメートルの厚みを有していた。
比較例2では、ニオブエトキシドを含有するエタノール溶液に代えて、化学式Al(NO3)3により表される硝酸アルミニウム(富士フィルム和光純薬株式会社製)を0.3mol/Lの濃度で含有するエタノール溶液を用いて電子輸送層3が形成されたことを除き、実施例1と同じ方法によって比較例2の太陽電池が得られた。電子輸送層3は100ナノメートルの厚みを有していた。
比較例3では、ニオブエトキシドを含有するエタノール溶液に代えて、化学式ZrOCOCH3・2H2Oにより表されるジルコニウムアセテート2水和物(シグマアルドリッチ製)を0.3mol/Lの濃度で含有するエタノール溶液を用いて電子輸送層3が形成されたことを除き、実施例1と同じ方法によって比較例3の太陽電池が得られた。電子輸送層3は100ナノメートルの厚みを有していた。
比較例4では、ニオブエトキシドを含有するエタノール溶液に代えて、化学式ZnCl2により表される塩化亜鉛(富士フィルム和光純薬株式会社製)を0.3mol/L濃度で含有するエタノール溶液を用いて電子輸送層3が形成されたことを除き、実施例1と同じ方法によって比較例4の太陽電池が得られた。電子輸送層3は50ナノメートルの厚みを有していた。
比較例5では、ニオブエトキシドを含有するエタノール溶液に代えて、化学式Ta(OCH2CH3)5により表されるタンタルエトキシド(シグマアルドリッチ製)を0.3mol/L濃度で含有するエタノール溶液を用いて電子輸送層3が形成されたことを除き、実施例1と同じ方法によって比較例5の太陽電池が得られた。電子輸送層3は50ナノメートルの厚みを有していた。
比較例6では、以下の3つの事項(i)~(iii)を除き、実施例1と同じ方法によって比較例6の太陽電池が得られた。
(i)電子輸送層3の形成において、エタノール溶液に含有されるニオブエトキシドの濃度が0.3mol/Lであったこと。
(ii)光電変換層4の形成においてSnI2に代えてPbI2が用いられたこと。
(iii)光電変換層4の形成においてSnF2が添加されなかったこと。
電子輸送層3は50ナノメートルの厚みを有していた。
比較例7では、塗布膜を摂氏850度の温度で60分間本焼成することによって電子輸送層3が形成されたことを除き、実施例1と同じ方法によって比較例7の太陽電池が得られた。
比較例7では、電子輸送層3は250ナノメートルの厚みを有していた。
実施例および比較例において、電子輸送層3の厚みは、表面形状測定装置(Dektak 150(ブルカー))を用いて以下のように測定された。
実施例3および比較例7におけるサンプルがX線回析装置(株式会社リガク製、装置名:SmartLab)を用いてX線回析に供された。X線回析では、0.15405ナノメートルの波長を有するCuKα線が用いられた。
各実施例および比較例において、サンプルに含まれる電子輸送層3に含有される電子輸送材料の組成は、X線光電子分光測定装置(アルバック・ファイ株式会社製、商品名:PHI 5000 VersaProbe)を用いて特定された。
各実施例および比較例において、サンプルに含まれる電子輸送層3に含まれる電子輸送材料の伝導帯下端のエネルギーオフセットは、紫外電子分光測定法および透過率測定法により測定された。太陽電池に含まれる光電変換層4に含まれる光電変換材料の伝導帯下端のエネルギーオフセットは、紫外電子分光測定法および透過率測定法により測定された。
実施例および比較例の各太陽電池に、ソーラーシミュレータを用いて100mW/cm2の照度を有する擬似太陽光が照射され、各太陽電池の光電変換効率が測定された。
要件(i) 光電変換材料は、鉛系ペロブスカイト化合物ではなく、スズ系ペロブスカイト化合物であること(実施例1~実施例6を比較例6と比較せよ)
要件(ii) 電子輸送層3は、酸化ニオブを含む電子輸送材料を含有すること(実施例1~実施例6を比較例1~比較例5と比較せよ)、
要件(iii) 上記酸化ニオブがアモルファスであること(実施例1~実施例6を比較例7と比較せよ)
さらに、表1および表2から明らかなように、上記の要件(i)~(iii)だけで3なく、以下の要件(iv)もがさらに充足される太陽電池は、2%以上の光電変換効率を有する。
要件(iv) 電子輸送層3は、8ナノメートル以上350ナノメートル以下の厚みを有すること(実施例1~実施例4を実施例5~実施例6と比較せよ)。

- 太陽電池であって、
第1電極、
第2電極、
前記第1電極および第2電極の間に設けられた光電変換層、および
前記第1電極および前記光電変換層の間に設けられた電子輸送層
を具備し、
ここで、
前記第1電極および前記第2電極からなる群から選択される少なくとも1つの電極が透光性を有し、
前記光電変換層は、1価のカチオン、Snカチオン、およびハロゲンアニオンから構成されるペロブスカイト化合物を含有し、
前記電子輸送層は、酸化ニオブを含む電子輸送材料を含有し、
前記酸化ニオブはアモルファスであり、
前記酸化ニオブに含まれるニオブの酸素に対するモル比が、0.36以上0.41以下であり、かつ
前記電子輸送材料の伝導帯下端のエネルギー準位は、真空準位を基準として、-3.9eVを超え、かつ-3.1eV未満である、
