Claims (10)
- 真空容器内に設けられる回転テーブルと、
前記回転テーブルの周方向に沿って設けられ、基板を載置する載置台と、
前記回転テーブルの上面に向けて処理ガスを供給する処理領域と、
前記回転テーブルの周方向に沿って前記処理領域から離間して配置され、前記処理領域より高い温度で前記基板を熱処理する熱処理領域と、
前記回転テーブルの周方向に沿って前記熱処理領域から離間して配置され、前記基板を冷却する冷却領域と、
を有する、成膜装置。 - 前記処理領域と前記熱処理領域との間、前記熱処理領域と前記冷却領域との間、及び前記冷却領域と前記処理領域との間を分離する分離領域を有する、
請求項1に記載の成膜装置。 - 前記処理領域は、
前記回転テーブルの前記上面に向けて原料ガスを供給して前記基板に吸着させる吸着領域と、
前記回転テーブルの周方向に沿って前記吸着領域から離間して配置され、前記回転テーブルの前記上面に向けて反応ガスを供給して前記基板に吸着した前記原料ガスを反応させる反応領域と、
を含む、
請求項1又は2に記載の成膜装置。 - 前記吸着領域と前記反応領域との間を分離するための分離領域を有する、
請求項3に記載の成膜装置。 - 前記回転テーブルに対して前記載置台を回転させる回転機構を有する、
請求項1乃至4のいずれか一項に記載の成膜装置。 - 前記熱処理領域には、前記回転テーブルの上面の上方に、前記載置台に載置される前記基板を加熱する加熱ユニットが設けられる、
請求項1乃至5のいずれか一項に記載の成膜装置。 - 前記熱処理領域には、前記載置台に載置される前記基板をプラズマ処理するプラズマ生成部が設けられる、
請求項1乃至5のいずれか一項に記載の成膜装置。 - 前記冷却領域には、前記回転テーブルの上面の上方に、前記載置台に載置される前記基板に冷却ガスを供給する冷却ガス供給部が設けられる、
請求項1乃至7のいずれか一項に記載の成膜装置。 - 前記冷却領域には、前記回転テーブルの下面の下方に、前記載置台に載置される前記基板を冷却する冷却用プレートが設けられる、
請求項1乃至8のいずれか一項に記載の成膜装置。 - 制御部を有し、
前記制御部は、前記回転テーブルを間欠的に回転させることにより、前記基板が前記処理領域、前記熱処理領域及び前記冷却領域をこの順に通過するよう前記回転テーブルを制御するように構成される、
請求項1乃至9のいずれか一項に記載の成膜装置。
