Description
しかしながら、グラフェンを利用した光検出素子は、感度が最も高いテラヘルツ領域でも10V/W程度の感度しかない。
図1は、光検出素子で使用するグラフェンの分子構造を模式的に示す斜視図である。
図1に示すように、グラフェンは、六角形のセルの各頂点に炭素原子が位置する単原子層の物質である。
感度を向上させるには、グラフェンを複数積層し、各々のグラフェンの光熱電効果を利用すればよいとも考えられる。
しかしながら、このように単純にグラフェンを積層すると、グラフェンとはバンド構造が異なるグラファイトが得られてしまう。
グラファイトは、空間的な対称性を有するように複数のグラフェンを積層した結晶構造を有し、その結晶構造には様々なタイプがある。
図2A~図2Cは、グラファイトの各結晶構造を示す図である。
なお、図2A~図2Cにおける黒丸はAサイトにおける炭素原子を示し、白丸はBサイトにおける炭素原子を示す。
以下に、各実施形態について説明する。
(第1実施形態)
図4A~図11Bは、本実施形態に係る光検出素子の製造途中の断面図である。
まず、図4Aに示すように、表面に厚さが50nm~1000nm程度の酸化シリコン層11が形成されたシリコン基板10を用意する。
次に、図4Cに示す工程について説明する。
図12は、このようにして形成されたグラフェン15の数層の平面図である。
そして、図5Bに示すように、例えば塩化鉄溶液で触媒金属層13を横から溶解して除去し、第1の支持層16の表面に受光層14が形成された構造を得る。
次に、図6Aに示す工程について説明する。
この後は、以下のようにして受光層14と六方晶窒化ホウ素層19の各々を素子用の基板に転写する。
まず、図8Aに示すように、シリコンウエハ21の上に酸化シリコン層22を形成してなる素子用の基板23を用意する。酸化シリコン層22は、その上に後で形成される電極や受光層14等の各要素を電気的に絶縁する絶縁層として機能し、50nm~1000nm程度の厚さ、例えば100nm程度の厚さに形成される。
次いで、図8Bに示すように、六方晶窒化ホウ素層19を下にして第2の支持層20を基板23側に密着させる。
その後に、アセトン等の有機溶剤で第2の支持層20を溶解して除去する。
また、このように各グラフェン15を基板23側に一度に転写することにより、基板23に受光層14を形成する工程を簡略化することができる。
その後に、アセトン等の有機溶剤で第1の支持層16を溶解して除去する。
次に、図9Bに示すように、六方晶窒化ホウ素層19の上にフォトレジストを塗布し、それを露光、現像することにより島状のマスク層24を形成する。
このような等方的なエッチングにより、基板23の法線方向nに対して傾斜した第1の側面14aと第2の側面14bとが受光層14に形成されることになる。
その後に、図10Bに示すように、アセトン等の有機溶剤によりマスク層24を除去する。
以上により、本実施形態に係る光検出素子30の基本構造が完成する。
なお、このようにグラフェン15の光熱電効果を利用するため、この光検出素子30では冷却が不要となり、そのアプリケーションを広げることができる。
図13は光検出素子30の平面図であって、先の図11Bは図13のI-I線に沿う断面図に相当する。
図13に示すように、受光層14は一辺の長さが1μm~100μm程度の矩形状であって、その相対する側面14a、14bの各々に電極25、26が形成される。
図14は、受光層14のバンド構造を示す図である。
同様の理由により、第2の側面14bを法線方向nから傾斜させたことで、第2の電極26と受光層14との間のコンタクト抵抗も低減できる。
なお、このように表面極性フォノンの影響を低減する機能を有する下地層としては、六方晶窒化ホウ素層の他に、ダイヤモンドライクカーボン層もある。
また、受光層14を大気から保護するために、受光層14の上面に保護層として六方晶窒化ホウ素層19を形成してもよい。
図15は、このように受光層14の上面に六方晶窒化ホウ素層19を形成した場合の光検出素子30の断面図である。
(第2実施形態)
その後、第3の支持層32を室温~200℃程度の温度に加熱して膜中の溶媒成分を除去する。
次に、図17Aに示すように、上記の触媒金属層31とは別に、シリコンウエハ21の上に酸化シリコン層22が形成された素子用の基板23を用意する。
その後に、アセトン等の有機溶剤で第2の支持層20を溶解して除去する。
この後は、第1実施形態の図9B~図11Bの工程を行うことにより、図19に示す本実施形態に係る光検出素子30の基本構造を得る。
(第3実施形態)
本実施形態では、以下のようにして基板23の表面極性フォノンの影響がグラフェン15に及ぶのを抑制する。
図22は、本工程を終了した後の平面図であり、先の図20Bは図22のII-II線に沿う断面図に相当する。
図22に示すように、開口33aと受光層14との間には隙間が形成されており、その隙間から酸化シリコン層22が露出する。
その後に、図21Bに示すようにマスク層33を除去し、本実施形態に係る光検出素子35の基本構造を完成させる。
図23は、本工程を終了した後の平面図であり、先の図21Bは図23のIII-III線に沿う断面図に相当する。
図23に示すように、凹部23aと受光層14との間の隙間にはシリコンウエハ21が露出する。
(第4実施形態)
本実施形態では、以下のようにしてグラフェン15と各電極25、26との間のコンタクト抵抗を低減する。
まず、第1実施形態で説明した図4A~図9Bの工程を行うことにより、図24Aに示すように、受光層14の上にマスク層24が形成された構造を得る。
その後に、図25Aに示すように、マスク層24を除去する。
以上により、本実施形態に係る光検出素子40の基本構造が完成する。
図27は、光検出素子40の平面図であって、先の図26は図27のIV-IV線に沿う断面図に相当する。
図27に示すように、第1のホール14xと第2のホール14yの各々は、平面視でグリッド状に配される。
(第5実施形態)
本実施形態では、第4実施形態とは別の構造を採用することにより、グラフェン15と各電極25、26との間のコンタクト抵抗を低減する。
これらの歯25a、26aの長さと幅は特に限定されないが、例えば各歯25a、26aを第1の方向Xに沿って1μm~100μm程度の長さに形成し、各歯25a、26aの幅を0.02μm~5μm程度とする。また、各歯25a、26aは、第1の方向Xに交差する第2の方向Yに沿って間隔をおいて設けられる。第2の方向Yに沿って隣接する第1の歯25a同士の間隔は例えば1μm~20μm程度である。これについては第2の歯26aでも同様である。
なお、図28の例では各歯25a、26aの間隔を不均一としているが、各歯25a、26aを等間隔に配置してもよい。
図29Aは図28のV-V線に沿う断面図であり、図29Bは図28のVI-VI線に沿う断面図である。
図29Aに示すように、第1の電極25は、第1実施形態と同様に受光層14の第1の側面14aとその周囲に形成される。
(第6実施形態)
本実施形態では、以下のようにして光検出素子から出力される出力電圧を高める。
このような構造によれば、各受光部D1~D4が直列に接続されるため、光検出素子50から出力される出力電圧を高めることが可能となる。
図31Aは図30のVII-VII線に沿う断面図であり、図31Bは図30のVIII-VIII線に沿う断面図である。
図31Aに示すように、VII-VII線に沿う断面には21の電極26が現れず、第1の電極25が現れる。
このような構造によれば、素子分離溝14eにおいて各電極25、26とグラフェン15の端部15aとを接続することができる。
(第7実施形態)
本実施形態では、第1~第6実施形態で説明した光検出素子を備えた光センサについて説明する。
この光センサ70は、画像を取得するためのイメージセンサであって、撮像素子71とそれを駆動する駆動素子72とを有する。
このうち、撮像素子71は、平面内に間隔をおいて複数形成された画素73を備える。
なお、撮像素子71と駆動素子72の各々は、バンプ75によって機械的かつ電気的に接続される。
図33は、この光センサ70の等価回路図である。
一方、画素73は、光検出素子30、行選択トランジスタ84、増幅トランジスタ85、入力アンプ87、及び電源88を有する。なお、第1実施形態に係る光検出素子30に代えて、第2~第5実施形態に係る光検出素子を使用してもよい。
次に、この光センサ70を備えた撮像装置について説明する。
図34は、本実施形態に係る撮像装置100の構成図である。
この例では、撮像レンズ102の焦点に光センサ70の各光検出素子30を配置し、光センサ・ドライバ部108で光センサ70を制御しながら、前述の駆動素子72で撮像素子71からの出力を取り出す。
また、A/D変換部104は、光センサ70から出力された画像信号Soutをデジタル信号に変換し、それを後段の感度補正部105に出力する。
以上説明した各実施形態に関し、更に以下の付記を開示する。
(付記1) 基板と、
前記基板の上に形成され、各々の格子が平面視で相互にランダムにずれるように積層された複数のグラフェンを備えた受光層と、
前記受光層に接する第1の電極と、
前記受光層に接し、前記第1の電極とは材料が異なる第2の電極と、
を有することを特徴とする光検出素子。
(付記2) 前記受光層のバンド曲線は、逆格子空間のK点において線型であることを特徴とする付記1に記載の光検出素子。
(付記3) 前記基板の上に、六方晶窒化ホウ素又はダイヤモンドライクカーボンを含む下地層が形成され、
前記下地層の上に前記受光層が形成されたことを特徴とする付記1に記載の光検出素子。
(付記4) 前記受光層の下の前記基板の表面に凹部が形成されたことを特徴とする付記1に記載の光検出素子。
(付記5) 前記受光層の上面に、六方晶窒化ホウ素層が形成されたことを特徴とする付記1に記載の光検出素子。
(付記6) 前記受光層は、前記基板の法線方向に対して傾斜した第1の側面と、前記法線方向に対して傾斜した第2の側面とを有し、
前記第1の側面に前記第1の電極が形成され、かつ前記第2の側面に前記第2の電極が形成されたことを特徴とする付記1に記載の光検出素子。
(付記7) 前記受光層は、第1の領域と第2の領域とを有し、
前記第1の領域における前記受光層に複数の第1のホールが形成され、
前記第2の領域における前記受光層に複数の第2のホールが形成され、
前記第1の電極が複数の前記第1のホール内に形成され、
前記第2の電極が複数の前記第2のホール内に形成されたことを特徴とする付記1に記載の光検出素子。
(付記8) 前記第1のホールと前記第2のホールの各々は、断面視でテーパ状であることを特徴とする付記7に記載の光検出素子。
(付記9) 前記受光層に、複数の第1の溝と複数の第2の溝とが形成され、
前記第1の電極は、複数の前記第1の溝の各々に埋め込まれた複数の第1の歯を備えた櫛歯状であり、
前記第2の電極は、複数の前記第2の溝の各々に埋め込まれた複数の第2の歯を備えた櫛歯状であることを特徴とする付記1に記載の光検出素子。
(付記10) 前記受光層は、素子分離溝によって第1の受光部と第2の受光部とに分離され、
前記第1の受光部と前記第2の受光部ごとに、前記第1の電極と前記第2の電極とが設けられ、
前記第1の受光部の前記第1の電極と、前記第2の受光部の前記第2の電極とが電気的に接続されたことを特徴とする付記1に記載の光検出素子。
(付記11) 基板の上に、各々の格子が平面視で相互にランダムにずれるように積層された複数のグラフェンを備えた受光層を形成する工程と、
前記受光層に接する第1の電極を形成する工程と、
前記第1の電極とは材料が異なる第2の電極を前記受光層に接するように形成する工程と、
を有することを特徴とする光検出素子の製造方法。
(付記12) 前記受光層のバンド曲線は、逆格子空間のK点において線型であることを特徴とする付記11に記載の光検出素子の製造方法。
(付記13) 前記受光層を形成する工程は、各々の前記格子が平面視で相互にランダムにずれるように第1の支持層の上に形成された複数の前記グラフェンの各々を前記基板側に一度に転写することにより行われることを特徴とする付記11に記載の光検出素子の製造方法。
(付記14) 前記受光層を形成する工程は、第2の支持層の上に形成された単原子層の前記グラフェンを、前記基板と前記第2の支持層との相互の位置をランダムにずらしながら一層ずつ転写することにより行われることを特徴とする付記11に記載の光検出素子の製造方法。
(付記15) 前記受光層の下の前記基板の表面に凹部を形成する工程を更に有することを特徴とする付記11に記載の光検出素子の製造方法。
(付記16) 前記受光層を形成する工程の前に、前記基板の上に六方晶窒化ホウ素又はダイヤモンドライクカーボンを含む下地層を形成する工程を更に有することを特徴とする付記11に記載の光検出素子の製造方法。
(付記17) 前記下地層を形成する工程は、第3の支持層の上に形成された前記下地層を、前記基板を加熱しながら前記基板側に転写することにより行われることを特徴とする付記16に記載の光検出素子の製造方法。
(付記18) 平面内に間隔をおいて複数形成され、入射光の強度に応じた出力電圧を出力する画素と、
前記出力電圧を増幅する増幅回路とを備え、
前記画素は、
基板と、
前記基板の上に形成され、各々の格子が平面視で相互にランダムにずれるように積層された複数のグラフェンを備えた受光層と、
前記受光層に接する第1の電極と、
前記受光層に接し、前記第1の電極とは材料が異なる第2の電極とを有することを特徴とする光センサ。
Claims (7)
- 基板と、
前記基板の上に形成され、各々の格子が平面視で相互にランダムにずれるように積層された複数のグラフェンを備え、第1の領域に形成された複数の第1のホールと第2の領域に形成された複数の第2のホール、または、複数の第1の溝と複数の第2の溝、を有する受光層と、
前記受光層に接して前記複数の第1のホール内または前記複数の第1の溝内に形成された第1の電極と、
前記受光層に接して前記複数の第2のホール内または前記複数の第2の溝内に形成され、前記第1の電極とは材料が異なる第2の電極と、
を有することを特徴とする光検出素子。 - 前記受光層のバンド曲線は、逆格子空間のK点において線型であることを特徴とする請求項1に記載の光検出素子。
- 前記基板の上に、六方晶窒化ホウ素又はダイヤモンドライクカーボンを含む下地層が形成され、
前記下地層の上に前記受光層が形成されたことを特徴とする請求項1に記載の光検出素子。 - 前記受光層の下の前記基板の表面に凹部が形成されたことを特徴とする請求項1に記載の光検出素子。
- 前記受光層は、前記基板の法線方向に対して傾斜した第1の側面と、前記法線方向に対して傾斜した第2の側面とを有し、
前記第1の側面に前記第1の電極が形成され、かつ前記第2の側面に前記第2の電極が形成されたことを特徴とする請求項1に記載の光検出素子。 - 基板の上に、各々の格子が平面視で相互にランダムにずれるように積層された複数のグラフェンを備え、第1の領域に形成された複数の第1のホールと第2の領域に形成された複数の第2のホール、または、複数の第1の溝と複数の第2の溝、を有する受光層を形成する工程と、
前記受光層に接して前記複数の第1のホール内または前記複数の第1の溝内に第1の電極を形成する工程と、
前記第1の電極とは材料が異なる第2の電極を前記受光層に接するように前記複数の第2のホール内または前記複数の第2の溝内に形成する工程と、
を有することを特徴とする光検出素子の製造方法。 - 平面内に間隔をおいて複数形成され、入射光の強度に応じた出力電圧を出力する画素と、
前記出力電圧を増幅する増幅回路とを備え、
前記画素は、
基板と、
前記基板の上に形成され、各々の格子が平面視で相互にランダムにずれるように積層された複数のグラフェンを備え、第1の領域に形成された複数の第1のホールと第2の領域に形成された複数の第2のホール、または、複数の第1の溝と複数の第2の溝、を有する受光層と、
前記受光層に接して前記複数の第1のホール内または前記複数の第1の溝内に形成された第1の電極と、
前記受光層に接して前記複数の第2のホール内または前記複数の第2の溝内に形成され、前記第1の電極とは材料が異なる第2の電極とを有することを特徴とする光センサ。
