Description
本願は、2016年11月29日出願の「Composition and Method for Making Picocrystal‐line Artificial Borane Atoms」と題する国際特許出願第PCT/US16/63933号と、2017年3月15日出願の「Composition, Manufacture, and Method for Converting Ambient Heat into Electrical Energy」と題する米国仮特許出願第62/471,815号、及び2017年11月29日出願の「Process and Manufacture of Low‐Dimensional Materials Supporting Both Self‐Thermalization and Self‐Localization」と題する米国仮特許出願第62/591,848号とに基づいて優先権を主張し、これらの開示内容は、参照によって本明細書の一部となる。
4点プローブによって測定した場合に8.7オーム/スクエアの抵抗が生じるように、15Ω・cmの抵抗率を有する100mm径単結晶(001)p型シリコン基板504中に、リンを拡散させた。酸化物を、フッ化水素酸デグレーズ(deglaze)によって、試料ウエハから除去した。試料を、Gyurcsikらの「A Model for Rapid Thermal Processing, IEEE Transactions on Semiconductor Manufacturing,Vol.4,No.1,1991,p.9」に記載されている種類の急速熱化学蒸着(RTCVD)室内に入れた。試料ウエハを石英リング上に載せた後、RTCVD室を閉鎖し、10mmtorrの圧力まで機械的に排気させた。364sccmの流量において水素中3体積%のジボラン混合物B2H6(3%)/H2(97%)と、390sccmの流量において水素中7体積%のモノシラン混合物SiH4(7%)/H2(93%)とを、RTCVD蒸着室内に導入した。
未希釈亜酸化窒素N2Oを704sccmにおいて導入したこと、及び水素化物ガスの流量を2倍にしたことの2点を除いて、上記の実施例1に説明した手順を行った。728sccmの流量において水素中3体積%のジボラン混合物B2H6(3%)/H2(97%)、780 sccmの流量において水素中7体積%のモノシラン混合物SiH4(7%)/H2(93%)と、704sccmの流量において未希釈亜酸化窒素N2Oとを導入した。蒸気流量を9.54torrにおいて安定化させ、続いて、ハロゲン電球を30秒間点灯し、試料基板404を605℃に維持するように調節した。図44に示されているように、オキシシラボラン固体507を、ドナードープ領域505上に堆積させた。薄いオキシシラボラン固体507の組成を、X線回折分光法によって評価した。
ホウ素水素化物及びケイ素水素化物の熱分解を、テーブル上に固定した5インチ径石英堆積管を備える水平抵抗加熱反応器内において、低圧化学蒸着(LPCVD)により行った。抵抗発熱体を電動トラック上に取り付け、これによって、75mmのシリコン基板を、室温において管前面の石英ホルダー上に載せることができた。試料を載せた時に石英壁に吸着した水蒸気は、その後の化学反応のための水蒸気源を供給した。20Ω・cmの抵抗率の75mm径単結晶(001)n型シリコン基板508を、石英管内の石英ホルダー上に載せ、石英管を密封し、30mmtorrの基準圧力まで機械的に排気した。
図50を参照すると、周囲から堆積室を隔離するロードロックシステムによって、EMCORE D‐125 MOCVD反応器内の抵抗加熱モリブデンサセプタ上に、抵抗率が30Ω・cmの100 mm径単結晶(001)p型シリコン基板510を入れた。堆積室を50mmtorr未満に排気させ、続いて、360sccmの流量において水素中3体積%のジボラン混合物B2H6(3%)/H2(97%)、及び1300sccmの流量において水素中2体積%のモノシラン混合物SiH4(2%)/H2(98%)を、堆積室内に導入し、その後、反応ガスを混合させた。ガス流量が安定したら、堆積室の圧力を9torrに調節し、モリブデンサセプタを1100rpmにおいて回転させた。
亜酸化窒素を40sccmの流量において導入した、という唯一の点を除いて、実施例4に説明した手順を行った。図54に示されているように、ポリマー半透明色を有する薄いオキシシラボラン膜512を、(001)単結晶p型シリコン基板510上に堆積させた。オキシシラボラン膜の厚さは、可変角分光偏光解析法によって、159nmと測定された。図55のXPS深さプロファイルでは、バルクオキシシラボラン固体512中のホウ素、ケイ素及び酸素の相対原子濃度をそれぞれ、88.0%、10.4%及び1.6%と確認した。酸素の含有は、実施例4の図50のシラボラン固体511をこの実施例の図54のオキシシラボラン固体512に変換させた。酸素の組込みでは、実施例4のシラボラン固体511に対して本実施例のオキシシラボラン固体512を変化させた。
亜酸化窒素の流量を40sccmから80sccmへ増加させた、というただ1点を除いて、実施例5に説明した手順を行った。この実施例のオキシシラボラン固体512の厚さは、可変角分光偏光解析法によって、147nmと測定された。図58のXPS深さプロファイルでは、バルクオキシシラボラン固体412中のホウ素、ケイ素及び酸素の相対原子濃度をそれぞれ、88.1%、9.5%及び2.5%と確認した。本実施例のオキシシラボラン固体512中のホウ素の相対原子濃度は、実施例5中のオキシシラボラン固体512と同じである。本実施例のオキシシラボラン固体512中のケイ素の原子濃度は、実施例5のオキシシラボラン固体512のケイ素の原子濃度と比べて減少した。本実施例のオキシシラボラン固体512中の酸素のバルク原子濃度は、実施例5のピコ結晶オキシシラボラン固体512の酸素の原子濃度と比べて増加した。
亜酸化窒素の流量を80sccmから100sccmへ増加させた、という唯一の点を除いて、実施例6に説明した手順を行った。この実施例のオキシシラボラン固体512の厚さは、可変角分光偏光解析法によって、140nmと確認された。図61のXPS深さプロファイルでは、オキシシラボラン固体512中のホウ素、ケイ素及び酸素の相対原子濃度をそれぞれ、85.9%、10.7%及び3.4%と確認した。本実施例のオキシシラボラン固体512のインピーダンスを、水銀プローブによって得られる2つの掃引信号を用いて、HP‐4145分析器により測定した。本実施例のオキシシラボラン固体512の電流電圧特性の線形及び両対数グラフを図62‐63に示す。本実施例のオキシシラボラン固体512は、実施例6のインピーダンスよりもわずかに高いインピーダンスを示した。
亜酸化窒素の流量を100sccmから300sccmへ増加させた、という唯一の点を除いて、実施例7に説明した手順を行った。この実施例の薄いオキシシラボラン固体512の厚さは、可変角分光偏光解析法によって、126nmと測定された。図64のXPS深さプロファイルでは、本実施例のオキシシラボラン固体512中のホウ素、ケイ素及び酸素の相対バルク原子濃度は、83.4%、10.5%及び6.2%と測定された。オキシシラボラン固体512のインピーダンスを、HP‐4145パラメーター分析器によって測定した。この実施例のオキシシラボラン固体512のインピーダンス特性の線形グラフ及び両対数グラフを図65‐66に示す。
亜酸化窒素の流量を300sccmから500sccmへ増加させた、という点を除いて、実施例8の手順を行った。本実施例の薄いオキシシラボラン固体512の厚さは、可変角分光偏光解析法によって、107nmと測定された。図67のXPS深さプロファイルでは、本実施例のバルクオキシシラボラン固体512中のホウ素、ケイ素及び酸素の相対原子濃度を、82.4%、10.0%及び7.6%と確認した。RBS及びHFS分析では、ホウ素、水素及び酸素の相対バルク原子濃度を、66%、20%、9%及び5%と確認した。酸素の相対原子濃度は、そのRBS検出限界に近い。本実施例のオキシシラボラン固体512のインピーダンスを、水銀プローブによって得られる掃引信号を用いて、HP‐4145パラメーター分析器により測定した。本実施例のオキシシラボラン固体512のインピーダンス特性の線形及び両対数グラフは、図68‐89にある。
単結晶シリコンを、径100mm及び厚さ525μmの(001)ホウ素ドープp型単結晶基板521上にエピタキシャルに堆積させた。縮退単結晶シリコン基板521の抵抗率は0.02Ω・cmであり、これは、4×1018cm-3のアクセプター濃度に相当する。非縮退p型単結晶シリコン層522を、シリコン基板421上に堆積させた。エピタキシャルシリコン層522の厚さは15μm、抵抗率は2Ωcmであり、これは、~7×1015cm-3のアクセプター不純物濃度に対応する。すべての酸化物を、フッ化水素酸デグレーズによって除去した。酸デグレーズの後、周囲から堆積室を隔離するロードロックシステムによって、シリコン基板521を、EMCORE MOCVD反応器内の抵抗加熱サセプタ上に差し込んだ。堆積室を50mmtorr未満に排気させ、続いて、150sccmの流量において水素中3体積%のジボラン混合物B2H6(3%)/H2(97%)、及び300sccmの流量において水素中2体積%のモノシランSiH4(2%)/H2(98%)を、堆積室内に導入した。亜酸化窒素N2Oを、100sccmの流量において導入した。
亜酸化窒素N2Oの流量を20sccmから65sccmへ増加させた、という唯一の点を除いて、実施例10に説明した手順を行った。本実施例のオキシシラボラン膜523の厚さは、可変角分光偏光解析法によって、12.4nmと測定された。本実施例のp型アイソタイプ電気化学整流器520の電気特性を、マイクロプローブによってアノード電極525及びカソード電極524から得られる掃引信号を用いて、HP‐4145パラメーター分析器により測定した。本実施例のp型アイソタイプ電気化学整流器520の線形電流電圧特性を、図75‐76において、2つの異なる範囲で示す。順方向バイアス及び逆方向バイアスの対数電流電圧プロットを図77‐78に示す。この実施例のオキシシラボラン膜523のバルク組成は実質的に典型的なオキシシラボラン(B12 2―H4)2Si4O2 2+のものであるが、以下に述べる理由から整流は理想的ではないように見える。
260℃における反応時間を12分から6分へ短縮したことを除いて、上述した実施例11の手順を行った。本実施例のオキシシラボラン膜523の厚さは、可変角分光偏光解析法によって、7.8nmと測定された。本実施例のp型アイソタイプ電気化学整流器420の電気特性を、2つのマイクロプローブによってアノード電極525及びカソード電極524から得られる掃引信号を用いて、HP‐4145パラメーター分析器により測定した。本実施例のp型アイソタイプ電気化学整流器520の線形電流電圧特性を、図79‐81において、3つの異なる電流電圧範囲で示す。順方向バイアス及び逆方向バイアスの対数電流電圧特性を図82‐83に示す。本実施例の整流特性は、大部分が、より薄い膜23により、実施例10‐11と比べて改善されている。
亜酸化窒素N2Oを導入しなかったことを除いて、実施例12の手順を行った。図84に表されているシラボラン膜526の厚さは、可変角分光偏光解析法によって、11.4nmと測定された。デバイス520の電気特性を、マイクロプローブによってアノード電極525及びカソード電極524から得られる掃引信号を用いて、HP‐4145パラメーター分析器により測定した。デバイス520の線形電流電圧特性を図85‐86に示す。順方向バイアス及び逆方向バイアスの対数電流電圧プロットを図87‐88に示す。
図89を参照すると、堆積チャンバを隔離するロードロックシステムによって、EMCORE D‐125 MOCVD反応器内の抵抗加熱モリブデンサセプタ上に、5Ω‐cmの抵抗率を有する直径100mmの単結晶(001)p型シリコン基板527が装填された。堆積チャンバを50mtorr以下に排気し、その後、150sccmの流量にて水素中で3体積%のジボラン混合物B2H6(3%)/H2(97%)と、300sccmの流量にて水素中で2体積%のモノシラン混合物SiH4(2%)/H2(98%)とを、堆積チャンバ内に導入した。同時に、未希釈の亜酸化窒素N2Oを20sccmの流量で導入した。反応ガスは、堆積チャンバに入る前に混合された。反応ガスが安定すると、サセプタを1100rpmで回転させながら、チャンバ圧力を1.2torrに調整した。さらに温度を上げる前に、抵抗加熱サセプタによって基板温度を230℃に上げた。
式(74a‐d)はより身近な形式で特定できる。外積の非可換乗数のために、s×B(ここで、sはドット付き)とB×s(ここで、sはドット付き)の極性が異なることに注意する必要がある。似たようなことは、D×s(ここで、sはドット付き)とs×D(ここで、sはドット付き)にも存在する。
図100を参照すると、ヒ化ガリウム基板531上に二酸化ケイ素膜602を堆積させた。チタン膜533及び金膜534を、二酸化ケイ素膜602上に蒸着させた。基板531を、実施例14のD‐125 MOCVD室内の抵抗加熱サセプタ上に載せた。そして、MOCVD室を、50mmtorr未満に機械的に排気させ、続いて、360sccmの流量において水素中3体積%のジボラン混合物B2H6(3%)/H2(97%)と、1300sccmの流量において水素中2体積%のモノシラン混合物SiH4(2%)/H2(98%)とを、堆積室内に導入した。同時に、150sccmの流量において未希釈亜酸化窒素N2Oを導入した。ガスを混合させ安定化させた後に、堆積室内に入れた。反応ガス流量が安定したら、MOCVD室圧力を20torrに調節し、モリブデンサセプタを1100rpmにおいて回転させた。
