Description
細孔に含まれるゲルの水和レベルに無関係な、無機のバックボーンによって確保される、寸法安定性。イオン伝導度は一般的に、5mS/cmより大きい、好ましくは8mS/cmより大きい、さらに好ましくは10mS/cmより大きい。イオン伝導度は例えば、膜の各面上でカソードスパッタリングすることによって20nmの厚さを備える金の層の堆積後、水が飽和した雰囲気(RH>98%)においてインピーダンス分光法によって測定される。
水素化ポーラスシリコンは例えば、4分の間35%の硝酸の溶液に浸される。ピラニア混合物による、又は濃硝酸による酸化は、強力過ぎることが分かり、酸化物層の厚さによって引き起こされる制約が、膜の破壊を引き起こす。
ポーラスシリコンが、数分又は数時間、典型的には30分間、80℃でpH4で酸性水溶液に浸される。
−カソードを含むカソード部;
−アノードを含むアノード部;
−カソード部に接触して、水ソース及び/又は酸素ソースを置くための一つ又は複数のデバイス;
−アノード部と接触している水素化ポーラスシリコン;
−本発明によるアニオン性膜によって物理的に分離されている上記カソード部及びアノード部。

水素化ポーラスシリコンと接触している水は、水素を製造する反応(III)を適用する可能性を与える:

水酸化物イオンOH−は、本発明によるアニオン性膜を介してカソードからアノードへと移される。
実施例1−本発明によるカチオン性担体の調製
−シリコンウエハの調製
未使用のシリコンウエハが準備される。用いられるシリコンは、抵抗率ρ=0.012−0.014Ω.cm、厚さ525+/−25μmを備え、両面上で研磨された、N+、Pドープタイプである。
−熱酸化
シリコンウエハは、1.2から1.4μmの厚さにわたってシリコンを酸化するために約6時間15分の期間の間、酸素及び蒸気の流れの下にて1,000℃でオーブンにおいて熱的に酸化される。
クロム(Cr)の、その後、金(Au)のカソードスパッタリングが、1.10−6mbar以下の真空においてウエハの各面上でその後引き続いて実施される。用いられる装置:Plassys MP 500。
−基板を洗浄:150Wで5分、作動圧力0.13mbar;
−Crターゲットの洗浄:0.5Aで20s、作動圧力0.07mbar;
−Cr層堆積:0.5Aで20s(15から20nm堆積される)、同一の作動圧力;
−Au層堆積:0.6Aで2分(約800nm堆積される)、同一の作動圧力。
感光性樹脂Microposit S 1813が、各面上の堆積される:スピナーパラメータ:
−基板上の樹脂のための2mlの接着促進剤、HMDS(ヘキサメチルジクロロスルフェート)の予備的堆積:
−回転の速度=3,000rpm−1
−加速=3,000rpm−2
−期間=30s
−樹脂(3ml)の堆積:同一のスピナーパラメータ。
関連するN+タイプに関して:
−10nmの細孔径に関して50mA.cm−2
−20nm細孔径に関して100mA.cm−2
−30nm細孔径に関して250mA.cm−2
脱イオン水による短いすすぎ、(低圧で動作する)窒素による乾燥。
用いられる装置:Plassys MG 200
標準的な方法:
−20sccmのSF6、
−7sccmのO2、
−電力:75W、
−圧力:100μbar、
−期間:最低4分。
チップは正方形であり、側面は78mmに等しい。膜は正方形であり、側面は値2.7mmを有する。従って、マスクは0.78mmの周期性を備える3mmの側面の正方形から成る(図2参照)。カットアウトは、最終的なカットアウトのライン(200)に沿って実施され得る。
ポーラスシリコンが主にSi−Hの形態であること、及び後面上に任意のシリコンが残っていないことが検査される。少しの酸化物の存在は煩わしくない。なぜなら次のステップが全てのSi−H官能基を酸化することから成るからである。しかしながら、特定の場合において、O−SiH基の存在がUVO酸化(UVオゾン)に対して抵抗を有すると思われる。
各面上で30分間UVオゾン28mW/cm2(JELIGHT 42 UVO cleaner)。
ポーラスシリコンの表面がSi−OH官能基を含むこと、及び、任意のSi−H官能基又はO−Si−H官能基がもはや残っていないことが検査される。
シリコンが、15分間120℃でオーブンに配される。
ポーラスシリコンの表面が、自由なSi−OH官能基を含むことが検査される(3,840cm−1での薄いバンド)。
pH9でメタノール(CAS 35141−36−7) + 1M KClにおいて50%シラン溶液における膜の浸漬。
室温で9時間の間、反応。
すすぎ、その後、15分間120℃にてオーブンで焼く。
第4級アンモニウム基の濃度が測定される。測定は、測定された固定の厚さを備える液体電池において実施される1,480cm−1での二重線の事前の校正によって可能とされる。
膜は、塩化カリウムによって導入されるイオンを除去する、及び、水酸化物イオンによってシラン塩化物イオンを置換するために、イオン交換樹脂(タイプH+及びOH−)の存在における水において浸される。
−シリコンウエハの調製
4インチの直径を備える未使用のシリコンウエハが準備される。用いられるシリコンは、抵抗率ρ=0.012−0.014Ω.cm、厚さ525+/−25μmを備え、二つの面上で研磨された、PによってドープされたN+タイプのものである。
シリコンウエハは、1.2から1.4μmの厚さにわたってシリコンを酸化するために約6時間15分の期間の間、酸素及び蒸気の流れの下にて1,000℃でオーブンにおいて熱的に酸化される。
クロム(Cr)の、その後、金(Au)のカソードスパッタリングが、≦1.10−6mbarの真空においてウエハの各面上でその後引き続いて実施される。用いられる装置:Plassys MP 500。
−基板の洗浄:150Wで5分、作動圧力0.13mbar;
−Crターゲットの洗浄:0.5Aで20s、作動圧力0.07mbar;

チップは正方形であり、側面は78mmに等しい。膜は正方形であり、側面は2.7mmの値を有する。従って、マスクは0.78mmの周期性を備える3mmの正方形によって作製される(図2)。カットアウトは、最終的なカットアウトライン(200)に沿って実施され得る。
ポーラスシリコンがSi−H形態であること、及び、後面上に任意のシリコンがもはや残っていないことが検査される。酸化のオンセットが検出される場合(SiO2又はO−SiH)、膜は、10分間1:1エタノールを備えるHF50%混合物に再び浸される。
10時間の間、5%(CAS 35141−36−7)のオーダーの濃度で(0.014%未満の水の)メタノールにおけるシランの希釈溶液における膜の浸漬。窒素バブリングU(5cm3の水/m3未満)が、グラフト化の全期間の間、連続的に維持される。
第4級アンモニウム基の存在が制御される(N−CH3及びNC−H3の特徴的なバンド)。グラフト化されたシラン分子が、非加水分解メトキシ基をいまだに含むことが検査される。Si−H官能基の特徴的なバンドにおける非常に強い減少が確認される。
数時間の間、pH4へ希釈された塩酸溶液における膜の浸漬。
第4級アンモニウム基の安定性が制御され、グラフト化されたシラン分子が今完全に加水分解されていることが検査される。
pH4で10%メタノールの(CAS 35141−36−7)においてシラン溶液における膜の浸漬。室温で9時間反応。すすぎ、その後、15分間120℃にてオーブンで焼く。
第4級アンモニウム基の濃度が測定される。この測定は、測定された固定の厚さを備える液体電池において実施される1,480cm−1での二重線の事前の校正によって可能にされる。
膜は、水酸化物イオンによってシランの塩化物イオンを置換するために、(OH−タイプの)イオン交換樹脂の存在において水に浸される。
実施例3.1−カチオン性基の濃度
1,480cm−1付近のこの基の特徴的な二重線の校正後に得られる活性分子(第4級アンモニウム基)を赤外分光法によって定量化することが可能である。膜における活性分子の濃度を定量化することが可能である。実施例1の条件に応じて、得られる濃度は、3mol/lのオーダーであり、それによって、優れたアニオン性伝導を得ることの可能性を与える。従って、膜の50%に等しい空隙率を考慮すると、細孔における活性材料の有効濃度は6mol/lである。
伝導度は、インピーダンス分光法によって特徴づけられ得る。薄い金の層が、実施例1によって得られるサンプルの各表面上に堆積され、その後、アニオン性伝導が室温(20℃)で、制御された湿度(RH=97%)を備える雰囲気においてインピーダンス分光法によって測定される。20mS/cmの伝導度が典型的には得られ、特に燃料電池に関する、アニオン性膜用途に関して非常に興味深い。
以下の試験は、アルカリ媒体における安定性を特徴づける可能性を与えた:
水素化ポーラスシリコンの膜が、アルカリ溶液と接触して置かれるとき、二水素の気泡が急速に現れ、反応IIIを表す。
以下の実験は、本発明のカチオン性担体の特定の特性上の細孔におけるカチオン性シリカゲルの濃度の影響を定量化することの可能性を与えた:いくつかの膜が、異なる濃度のシラン溶液及び異なるグラフト化時間を用いることによって作製される。グラフト化の終わりで、第4級アンモニウム基の濃度が測定され、その後、これらの膜の各面上に薄い金の層を堆積後、イオン伝導度が、インピーダンス分光法によって測定される。結果は、以下の表1においてまとめられる。
例示的な実施例が図1によって示される。
Claims (17)
- ポーラスシリコン、多孔質炭化ケイ素、多孔質アルミナ又は多孔質ガラスから成る群から選択された固体無機多孔質担体を含み、前記担体が細孔を含み、前記細孔が、無機担体へ共有結合を介して結合される“カチオン性シリカゲル”又は“カチオン性シリカゾル”とここで表される、カチオン性基を含むシリカゲルを、少なくとも表面で含み、前記シリカゲルが、前記多孔質担体の細孔内部にグラフト化された三次元多層構造を形成する、カチオン性担体。
- カチオン性基が、第4級アンモニウム基である、請求項1に記載のカチオン性担体。
- カチオン性基が、少なくとも一つの線状の若しくは分岐した飽和アルキル基、又は置換されたアルキル基を介してシリカゲルに結合される、請求項1又は2に記載のカチオン性担体。
- 細孔が、カチオン性シリカゲルによって全体で満たされる、請求項1から3の何れか一項に記載のカチオン性担体。
- 請求項1から4の何れか一項に記載のカチオン性担体から成る又は含む、アニオン性膜。
- −多孔質固体無機担体を調製するステップであって、前記多孔質固体無機担体の細孔の表面が、少なくとも一つの反応基を示すように活性化される、ステップと、
−前記多孔質固体無機担体の細孔の前記表面の反応基によって、カチオン性基を含むシリカゲルの第1の単層をグラフト化するステップと、
−前記シリカゲルの、グラフト化されたシラン分子を加水分解するステップと、
−ゾルゲル法によって、グラフト化されたシリカゲルを成長させるステップと、
を含む、請求項1から4の何れか一項によって記載されるカチオン性担体を調製するための方法。 - −未使用のシリコンウエハを準備するステップと、
−表面上で前記未使用のシリコンウエハを熱的に酸化するステップと、
−酸化表面上での導電性金属をスパッタリングするステップと、
−感光性樹脂を堆積するステップと、
−マスクを介したパターンのフォトリソグラフィーを実施するステップと、
−さらされたパターンを現像するステップと、
−前記導電性金属の層をエッチングするステップと、
−表面を脱酸するステップと、
−前記脱酸された表面上にカチオン性担体を受け入れるステップと、
−カチオン性担体を湿式エッチングするステップと、
−ポーラスシリコン膜を得るためにカチオン性担体を陽極酸化するステップと、
−背面上の膜をプラズマエッチングするステップと、
−ポーラスシリコン膜表面を水酸化するステップと、
−ポーラスシリコン膜を熱的に活性化するステップと、
−前記ポーラスシリコン膜の細孔の表面の上で、カチオン性基を含むシリカゲルをゾルゲル法によってグラフト化し、成長させるステップと、を、引き続いて含む、請求項1から4の何れか一項によって記載されるカチオン性担体を調製するための方法。 - −未使用のシリコンウエハを準備するステップと、

−感光性樹脂を堆積するステップと、

−表面を脱酸するステップと、
−前記脱酸された表面上にアニオン性膜を受け入れるステップと、
−前記アニオン性膜を湿式エッチングするステップと、
−ポーラスシリコン膜を得るために膜の陽極酸化を実施するステップと、
−後面上の膜をプラズマによってエッチングするステップと、
−前記ポーラスシリコン膜の細孔の表面の上でカチオン性基を含むシリカゲルの単層をゾルゲル法によってグラフト化するステップと、
−グラフト化されたシラン分子を加水分解するステップと、
−ゾルゲル法によって前記グラフト化されたシリカゲルを成長させるステップと、を、引き続いて含む、請求項1から4の何れか一項によって記載されるカチオン性担体を調製するための方法。 - 担体が、細孔の表面にSi−Hを含むポーラスシリコンであり、上記熱的に酸化するステップが、Si−O−Si官能基を提供し、水酸化するステップが、前記多孔質固体の細孔の表面にSi−OH官能基を提供する、請求項7に記載の方法。
- 担体がポーラスシリコンであり、グラフト化するステップが、Si−H官能基を含む多孔質固体無機担体の細孔の表面と、一つ又は複数のアルコキシ基を担うシランとの間の反応を含む、請求項6又は7に記載の方法。
