Claims (4)
- 無線信号を送受信するアンテナと、
複数の容量と複数のダイオードとを有する単位整流回路が多段接続され、アンテナ接続端子を介して接続された前記アンテナにより受信した無線信号から電源電圧を生成する整流回路とを有し、
前記整流回路は、
前記ダイオードのオン電圧よりも大きい電圧でオン状態になり、前記ダイオードのカソードを第1の電圧にクランプする、前記アンテナ接続端子に接続される前記容量と前記電源電圧の基準電位との間に前記ダイオードと並列接続されたリミッタ回路を有し、
前記第1の電圧は、前記整流回路のダイオードにより形成された寄生バイポーラトランジスタのしきい値電圧より小さいことを特徴とする半導体装置。 - 前記リミッタ回路は、前記アンテナ接続端子に接続される前記容量と前記電源電圧の基準電位との間に接続された、ダイオード接続されたMOSトランジスタであることを特徴とする請求項1記載の半導体装置。
- 前記整流回路のダイオードがショットキーバリアダイオードであり、
前記リミッタ回路がダイオード接続されたMOSトランジスタであることを特徴とする請求項1又は2記載の半導体装置。 - 前記アンテナにより受信した無線信号からコマンドを取り出す受信回路と、
受信した前記コマンドに応じた処理を行う処理回路と、
前記処理回路によりアクセスされる不揮発性メモリと、
前記コマンドに応じた処理結果を基に応答信号を作成する変調回路とをさらに有し、
前記受信回路、前記処理回路、前記不揮発性メモリ、及び前記変調回路は、前記整流回路により生成された前記電源電圧で駆動されることを特徴とする請求項1〜3の何れか1項に記載の半導体装置。
