Claims (14)
- 電動式駆動ユニットと真空ダイヤフラム(94,94’,94’’)とを有し、この真空ダイヤフラムが、ポンプチャンバ(96,96’,96’’)を駆動側部分と駆動部から遠い側の部分とに分け、前記駆動ユニットの可動部分(92,92’,92’’)によりたわむことのできるダイヤフラム真空ポンプであって、
前記駆動ユニットが電磁駆動ユニットであり、
前記可動部分(92,92’,92’’)の運動が直線運動であり、
前記真空ダイヤフラム(94,94’,94’’)が、前記駆動ユニット内に電磁的に生み出される前記直線運動の方向にたわみ、
前記可動部分(92’’)は、前記ダイヤフラム真空ポンプを換気するための換気バルブ(903)に動作可能に接続され、前記駆動ユニット内で生じる線形運動が任意に前記換気バルブ(903)を作動させ、
前記換気バルブは換気ダイヤフラム(903)を有し、
前記真空ダイヤフラム(94’’)は前記可動部分(92’’)の第1の端部に固定して接続され、前記換気ダイヤフラム(903)は前記可動部分(92’’)の第2の端部に固定して接続され、これらのダイヤフラムが前記駆動ユニット内に前記可動部分(92’’)の軸受を形成し、
前記可動部分(92’’)は、制御装置を用いて、第1及び第2のストロークで前記ポンプチャンバ(96’’)内に真空を作り出すために動かすことが可能であり、第3のストロークで前記換気バルブ(903)を作動するために動かすことが可能であり、前記第3のストロークは、前記第2のストロークの方向に起こるが、前記第2のストロークより大きい、ことを特徴とするダイヤフラム真空ポンプ。 - 前記可動部分(92’’)の第1の端部が、当該可動部分(92’’)の第2の端部の反対側に位置する、請求項1に記載のダイヤフラム真空ポンプ。
- 前記駆動ユニットは、少なくとも1つの永久磁石(91,91’,91’’)とコイルを備えるコイル体(92,92’,92’’)とを有し、前記コイルは前記コイル体(92,92’,92’’)上に配置され、前記コイル体(92,92’,92’’)は前記コイルとともに、前記磁石(91,91’,91’’)に対して長手方向軸に沿う2つの方向に直線的に移動可能に保持され、前記コイル体(92,92’,92’’)が前記可動部を形成し、前記真空ダイヤフラム(94,94’,94’’)に固定して接続され、前記コイル体(92,92’,92’’)の上記移動の際、前記真空ダイヤフラムを前記コイル体の移動の両方向にたわませる、請求項1又は2に記載のダイヤフラム真空ポンプ。
- 前記可動部分は、前記コイル体(92,92’,92’’)で形成されるピストンを備え、当該ピストンは第1の端部と第2の端部を備え、前記真空ダイヤフラム(94,94’,94’’)が前記ピストンの第1の端部に配置される、請求項3に記載のダイヤフラム真空ポンプ。
- 前記真空ダイヤフラム(94,94’,94’’)は前記ピストン(92,92’,92’’)より大きい直径を有する、請求項4に記載のダイヤフラム真空ポンプ。
- 前記真空ダイヤフラム(94,94’,94’’)は、前記ピストン(92,92’,92’’)の第1の端部の中央に固定される、請求項5に記載のダイヤフラム真空ポンプ。
- 前記ピストン(92,92’,92’’)の第2の端部は、直線的に移動可能に保持される、請求項4〜6のいずれかに記載のダイヤフラム真空ポンプ。
- 前記換気ダイヤフラム(903)は、前記ピストンの第2の端部に固定される、請求項4〜7のいずれかに記載のダイヤフラム真空ポンプ。
- 前記コイル(921,921’’)はフラットコイルであり、前記ダイヤフラム真空ポンプのハウジング(90,90’’)内に位置固定して保持される少なくとも1つの永久磁石(91,91’’)がある、請求項4〜8のいずれかに記載のダイヤフラム真空ポンプ。
- 前記ピストン(92’’)の第2の端部は、鉄心(911’)と磁石(91’)の間に移動可能に取り付けられる、請求項4〜7のいずれかに記載のダイヤフラム真空ポンプ。
- 前記コイルは可動コイルであり、前記可動コイルと前記永久磁石(91’)が回転対称に形成され、鉄心(911’)が前記可動コイルを通り抜ける、請求項4〜7又は10のいずれかに記載のダイヤフラム真空ポンプ。
- 位置固定された前記駆動ユニットの残りの部分に対する、前記駆動ユニットの可動部分(92,92’,92’’)の相対的な位置を測定するために、少なくとも1つの位置検出器(97,97’;98,98’,98’’)がある、請求項1〜11のいずれかに記載のダイヤフラム真空ポンプ。
- 前記位置検出器(97,97’;98,98’,98’’)は信号を発生し、この信号が、前記コイル体(92,92’,92’’)の相対位置の関数として前記真空ポンプを制御するために用いられる、請求項12に記載のダイヤフラム真空ポンプ。
- 前記ポンプチャンバ(96,96’,96’’)の駆動部から遠い側の部分に排気口(990)があり、前記排気口が第2のチャンバ(8)の吸気口に接続されており、前記第2のチャンバ(8)は第3のダイヤフラム(14)を有し、このダイヤフラムが前記第2のチャンバ(8)を2つの部分(80,81)に分け、前記第3のダイヤフラム(14)が分離媒体として、及び、前記ポンプチャンバ内に生じた真空を運ぶために働く、請求項1〜13のいずれかに記載のダイヤフラム真空ポンプ。
