Claims (10)
- 負圧を生成するための真空ポンプであって、
前記真空ポンプは、入口部(143)と出口部(150)を有するポンプ室(14,15)を備え、
前記出口部(150)は、バルブを備え、
前記ポンプ室(14,15)は、圧力センサ(23,23´,24)を備え、
前記圧力センサは、センサダイヤフラム(23,23´)からなり、
前記ポンプ室(14,15)に負圧を生成するための真空ダイヤフラム(20,21)を備え、
前記ポンプ室は、第一のチャンバ領域(14)と、貫通孔(18)を介して前記第一のチャンバ領域に接続される第二のチャンバ領域(15)を有し、
前記入口孔(143)が前記第一のチャンバ領域(14)に配置され、前記出口孔(150)が前記第二のチャンバ領域(15)に配置され、
前記真空ダイヤフラム(20,21)は前記第一のチャンバ領域(14)を覆い、前記センサダイアフラム(23、23´)は前記第二のチャンバ領域(15)を覆う
ことを特徴とする真空ポンプ。 - 前記センサダイヤフラム(23,23´)上に羽根(24)が配置され、前記羽根(24)の位置が前記ポンプ室(14,15)から相対的に検出可能である
ことを特徴とする請求項1に記載の真空ポンプ。 - 前記羽根(24)の位置を検出するための光検出手段(6)を備える
ことを特徴とする請求項2に記載の真空ポンプ。 - 前記光検出手段(6)は、発光体(60)と光検知器(62)からなり、前記羽根(24)は、前記センサダイヤフラム(23,23´)の撓みに応じて前記発光体(60)と前記光検知器(62)との間の光路内に移動可能である
ことを特徴とする請求項3に記載の真空ポンプ。 - 前記真空ダイヤフラム(20,21)と前記センサダイアフラム(23、23´)は、一体に形成される
ことを特徴とする請求項1〜4のいずれか一項に記載の真空ポンプ。 - 前記センサダイアフラム(23)は、前記真空ダイヤフラム(20,21)の一端の延長部分である
ことを特徴とする請求項5に記載の真空ポンプ。 - 前記真空ダイヤフラム(20,21)と前記センサダイアフラム(23、23´)は、互いに別々に形成された二つの部品である
ことを特徴とする請求項1〜4のいずれか一項に記載の真空ポンプ。 - 前記真空ダイヤフラム(20,21)は、ほぼ円形の断面を有する
ことを特徴とする請求項1〜7のいずれか一項に記載の真空ポンプ。 - 前記真空ダイヤフラム(20,21)は、中心点を有しており、前記中心点が前記真空ダイヤフラム(20,21)の動作のための駆動素子(10,11)に接続可能である
ことを特徴とする請求項8に記載の真空ポンプ。 - 前記駆動素子(10,11)に接続するための接続頭部(22)が、前記中心点に配置されている
ことを特徴とする請求項9に記載の真空ポンプ。
