図1に、本発明の態様1(1)のpn接合型半導体太陽電池の模式断面図を示す。本発明の態様1のpn接合型半導体太陽電池11は、その表面に多孔質構造15を有し、該多孔質構造15に存在する細孔16の中に、表面プラズモン吸収を有する金属ナノ粒子17が担持されていることを特徴とする。そして、特に好ましい態様である態様1(1)は、図1に示したように、多孔質構造15が、pn接合型半導体太陽電池において光電効果を有する材料自身に形成されている。多孔質構造15が光電効果を有する材料自身に形成されていることによって、表面プラズモンによる電場増強効果が、シリコン等の光電効果を有する材料自体に直接及ぶことになるので好ましい。特に好ましくは、多孔質構造15が、pn接合型半導体太陽電池において、可視光において銀ナノ粒子のプラズモン吸収よりも長波長側に光電効果を有する材料自身に形成されているものである。
本発明の態様1(2)のpn接合型半導体太陽電池は、多孔質構造15が、pn接合型半導体太陽電池の表面に設けられた光透過層14(図8)に形成されていることを特徴とする。多孔質構造15が光電効果を有する材料自身には実質的に形成されておらず、別途設けた光透過層14に形成されていることから、態様1(2)は太陽電池の形態を選ばず種々の形態のものに適用可能である。
多孔質構造15に存在する細孔の平均直径は、表面プラズモン吸収を有する金属ナノ粒子が担持される大きさならば特に限定はないが、0.1nm〜1000nmが好ましく、1nm〜500nmがより好ましく、2nm〜200nmが特に好ましく、5nm〜80nmが更に好ましい。細孔の平均直径が小さ過ぎる場合は、細孔を形成し難くなる(すなわち、多孔質構造を形成し難くなる)場合や、金属ナノ粒子が細孔内に入らなくなる場合がある。一方、細孔の平均直径が大き過ぎる場合は、金属ナノ粒子と細孔内壁との距離が大きくなったり、金属ナノ粒子と細孔内壁との接触面積が小さくなったりして、表面プラズモンによる電場増強効果が及び難くなる場合がある。
本発明の態様2は、表面に多孔質構造を有する太陽電池であって、該多孔質構造が形成されている材料がシリコンであり、該多孔質構造に存在する細孔の中に、表面プラズモン吸収を有する金属ナノ粒子が担持されていることを特徴とする太陽電池である。態様2は、多孔質構造(細孔)が、シリコン表面に好適に形成され、その細孔の中に、金属ナノ粒子を好適に担持させる方法を見出したことにより完成されたものである。
多孔質構造の細孔の内部に金属ナノ粒子を入れて細孔内に担持させる方法は特に限定はないが、例えば、金属ナノ粒子の分散したコロイド溶液中に多孔質構造を有するものを浸漬する方法が挙げられる。
<金属ナノ粒子の調製>
塩化金酸(テトラクロロ金酸、HAuCl4)0.545gを水30mLに溶解させた水相と、相間移動触媒であるテトラオクチルアンモニウムブロマイド((C8H17)4NBr)0.573gをクロロホルム20mLに溶解させた有機相とを容器中で、80〜90℃で1時間攪拌して、金イオンを有機相に移動させた後、水相を除去した。
次いで、有機相に表面修飾化合物として1−ドデカンチオール(C12H25SH)35μLを加えて15分間攪拌した。
その後、還元剤であるNaBH40.392gを水24mLに溶解した水溶液を有機相と混合して、室温で12時間攪拌した。
これにより、有機相中の金イオンが還元されて、表面が1−ドデカンチオールによって被覆された(表面修飾された)金ナノ粒子がクロロホルムに分散した液が調製された。水相を除去して、金ナノ粒子がクロロホルムに分散した液(以下、「金コロイド溶液A」と略記する)を得た。
図3のように、陽極にシリコン基板、陰極に白金対極を用いて、ガルバノスタット(アドバンテスト社製 TR6143)で一定電流を流すことでシリコン基板の表面に多孔質構造を作製した。シリコン基板表面に均一に電流が流れるように、裏面に銀ペーストを塗布し、280℃で3分間プリベークした後、780℃で30秒間焼成した。更に、シリコン基板の周囲をフッ素樹脂テープで保護した。
上記で作製したシリコン基板の表面を、走査型電子顕微鏡(SEM)(JEOL社製 JSM−6460)、及び、原子間力顕微鏡(AFM)(Veeco MultimodeN3−IHA SPM System)により観察した。SEMは、表面を上から見た画像と、断面を横から見た画像の2種類を観察した。AFMによる観察は、20−80N m−1のばね定数を持つシリコン製カンチレバーを用いてタッピングモードで行った。
上記で作製した試料3を用い、表面に形成された多孔質構造の細孔中への金属ナノ粒子の担持を行った。金コロイド溶液Aに、上記で作製した試料3を、66時間浸漬した。引き上げた後、表面を溶媒により軽く洗浄した。
シリコン基板は空気中に長時間置いておくことで表面に酸化膜ができるが、この酸化膜はフッ化水素酸水溶液に浸すことで除去することができる。除去後のシリコン基板は水素で終端されており、この状態のシリコン基板は疎水性である。同様に細孔の内壁も疎水性であると考えられる。一方、金ナノ粒子は1−ドデカンチオールで修飾されており、外側には炭化水素基が向いている。このことは無極性溶媒であるクロロホルムに良い分散性を示すことからも分かる。以上のことから、シリコンの細孔の内壁と金ナノ粒子とが相性がよく、そのために、細孔の最深部までほぼ均一に金ナノ粒子が入り込んだと考えられる。
紫外可視近赤外分光光度計(日本分光社製、V−570)を用いて、反射スペクトルを測定した。結果を図7に示す。上から、「シリコン基板」、「シリコン基板表面に陽極酸化で多孔質構造を形成させたもの」(図7で「AuNP導入前」と表記)、多孔質構造の細孔内に金ナノ粒子を担持させたもの(図7で「AuNP導入後」と表記)である。
<金属ナノ粒子の調製>
塩化金酸(テトラクロロ金酸、HAuCl4)0.161gを水30mLに溶解させた水相と、相間移動触媒であるテトラオクチルアンモニウムブロマイド((C8H17)4NBr)0.573gをジクロロメタン40mLに溶解させた有機相とを容器中で、室温(25℃)で1時間攪拌して、金イオンを有機相に移動させた後、水相を除去した。
実施例1の試料12において、電解時間を1秒にした以外は、実施例1に従って、多孔質構造を作製した(試料17とする)。すなわち、シリコン基板は、p型、抵抗率1〜3Ωcm、面方位(100)、リン(P)の熱拡散によってpn接合を形成したものを用いた。
上記で作製した試料17を用い、表面に形成された多孔質構造の細孔中への金属ナノ粒子の担持を行った。すなわち、上記で調製した金コロイド溶液Bに、上記で作製した試料17を、48時間浸漬した。引き上げた後、表面を溶媒により軽く洗浄した。
紫外可視近赤外分光光度計(日本分光社製 V−570)を用いて、反射スペクトルを測定した。結果を図9に示す。上から、「シリコン基板表面に陽極酸化で多孔質構造を形成させたもの」(図9で「金導入前」と表記)、「形成された多孔質構造の細孔内に金ナノ粒子を担持させたもの」(図9で「金導入後」と表記)である。
<金属ナノ粒子の調製>
実施例1の金コロイド溶液Aを用いた。
実施例1において作製した試料9において、電解時間を3分とした以外は、試料9と同様にして多孔質構造を作製した。この試料を「試料9’」とする。
得られた試料を「試料9”」とする。
ドライエッチング前後の多孔質構造(細孔)の表面の走査型電子顕微鏡(SEM)写真を図10に示した。ドライエッチング前(試料9’)においても、上記の通り、細孔の直径が数10nmの多孔質構造が形成されているが、当該倍率によるSEM観察では確認することができなかった。しかし、ドライエッチング後(試料9”)は、当該倍率によるSEM観察によって多孔質構造が確認できた。
上記で作製した試料9”を用い、表面に形成された多孔質構造の細孔中への金属ナノ粒子の担持を行った。すなわち、上記で調製した金コロイド溶液Aに、上記で作製した試料9”を、18時間浸漬した。引き上げた後、表面を溶媒により軽く洗浄した。
紫外可視近赤外分光光度計(日本分光社製 V−570)を用いて、反射スペクトルを測定した。結果を図11に示す。図11におけるスペクトルは、下記の通りである。
1:シリコン基板表面に陽極酸化で多孔質構造を形成させたもの(試料9’)
(エッチングなし含浸前)
2:上記1の多孔質構造の細孔内に金ナノ粒子を担持させたもの
(エッチングなし含浸後)
3:シリコン基板表面に陽極酸化とドライエッチングで多孔質構造を形成させたもの(試料9”)
(エッチング有含浸前)
4:上記3の多孔質構造の細孔内に金ナノ粒子を担持させたもの
(エッチング有含浸後)
また、ドライエッチングを行なうことによって、著しく反射率の減少が見られた。
<金属ナノ粒子の調製>
硝酸銀(AgNO3)0.076gを水30mLに溶解させた水相と、相間移動触媒であるテトラオクチルアンモニウムブロマイド((C8H17)4NBr)2.231gをジクロロメタン40mLに溶解させた有機相とを容器中で、室温(25℃)で1時間攪拌して、銀イオンを有機相に移動させた後、水相を除去した。
実施例3で作製した試料3’を用いた。すなわち、実施例1において作製した試料3に対して、Arプラズマ中でドライエッチングを行った試料3’を用いた。
上記で作製した試料3’を用い、表面に形成された多孔質構造の細孔中への金属ナノ粒子の担持を行った。銀コロイド溶液に、上記で作製した試料3’を、72時間(3日間)浸漬した。引き上げた後、表面を溶媒により軽く洗浄した。
図12に、銀ナノ粒子導入後の試料3’の断面の、SEM画像(図12左)及びEDS画像(図12右)を示した。それぞれの図は、同じ場所を撮影(スキャン)したものである。実際のEDS画像は、AgL線(2.983keV)の強度が強い部分が緑色になるよう撮影(スキャン)されている。
銀コロイド溶液に、試料3’を72時間浸漬した後には、多孔質構造の部分のみの銀強度が強くなっていることから、銀ナノ粒子が多孔質構造(細孔)内に導入されたことが確認された。
紫外可視近赤外分光光度計(日本分光社製 V−570)を用いて、反射スペクトルを測定した。結果を図13に示す。

2.シリコン基板表面に多孔質構造を形成させ、エッチング処理したもの(試料3’、図13で「2.エッチング30min」と表記)
3.多孔質構造の細孔内に銀ナノ粒子を担持させたもの(図13で「3.エッチング30min AgNP担持」と表記)
<金属ナノ粒子の調製>
実施例1の金コロイド溶液Aを用いた。
実施例1において、試料13の電流密度を10mAcm−2で3分にした以外は実施例1に従って多孔質構造を作製した(試料18とする)。
上記で作製した試料18’を用い、実施例1に記載の方法で表面に形成された多孔質構造の細孔中への金属ナノ粒子の担持を行った。実施例1の金コロイド溶液Aに、上記で作製した試料18’を、72時間(3日間)浸漬した。引き上げた後、表面を溶媒により軽く洗浄した。
紫外可視近赤外分光光度計(日本分光社製 V−570)を用いて、反射スペクトルを測定した。結果を図14に示す。図14において、スペクトルの上から、以下の通りである。
「シリコン基板表面に多孔質構造を形成させたもの」(図14で「金ナノ粒子導入前」と表記)
「多孔質構造の細孔内に金ナノ粒子を担持させたもの」(図14で「金ナノ粒子導入後」と表記)
実施例5において、試料18の電解時間を10分にした以外は実施例4に従って、多孔質構造を作製した(試料19’とする)。
上記で作製した試料19’を用い、実施例1に記載の方法で表面に形成された多孔質構造の細孔中への金属ナノ粒子の担持を行った。金コロイド溶液Aに、上記で作製した試料19’を、72時間(3日間)浸漬した。引き上げた後、表面を溶媒により軽く洗浄した。
紫外可視近赤外分光光度計(日本分光社製 V−570)を用いて、反射スペクトルを測定した。結果を図15に示す。図15において、スペクトルの上から、以下の通りである。
「シリコン基板表面に多孔質構造を形成させたもの」(図15で「金ナノ粒子導入前」と表記)
「多孔質構造の細孔内に金ナノ粒子を担持させたもの」(図15で「金ナノ粒子導入後」と表記)
更に、実施例5(電解時間3分)と比較して、電解時間が長い実施例6(電解時間10分)では、長波長側の反射率の減少がより顕著であった。これは、電解時間が長いと、多孔質構造を有する層の厚さが厚くなるためであると考えられる。
<多孔質構造の作製>
TiO2粉末(日本エアロジル(株)製、P−25)を用い、これとエタノール、アセチルアセトン、10倍希釈トリトンX−100及びポリエチレングリコールとの溶液を遊星ボールミルで混合し、TiO2多孔質構造を有する膜作製用のペーストを調製した。次に、調製したペーストを透明導電膜付きガラス上にドクターブレード法によって塗布し、450℃で焼結させてTiO2多孔質構造を作製した(図16)。
Claims (8)
- 表面に多孔質構造を有するpn接合型半導体太陽電池であって、該多孔質構造が該pn接合型半導体太陽電池において光電効果を有する材料自身に形成されており、該多孔質構造に存在する細孔の中に、表面プラズモン吸収を有する金属ナノ粒子が担持されていることを特徴とするpn接合型半導体太陽電池。
- 上記多孔質構造が、上記pn接合型半導体太陽電池において、可視光において銀ナノ粒子のプラズモン吸収よりも長波長側に光電効果を有する材料自身に形成されているものである請求項1記載のpn接合型半導体太陽電池。
- 上記多孔質構造は受光面の側に存在する請求項1又は請求項2記載のpn接合型半導体太陽電池。
- 上記多孔質構造が形成されている光電効果を有する材料が、結晶シリコン又はアモルファスシリコンである請求項1ないし請求項3の何れかの請求項記載のpn接合型半導体太陽電池。
- 上記多孔質構造が、結晶シリコン又はアモルファスシリコンを、シリコン酸化物に対して溶解性を有する電解液中で陽極酸化して得られたものである請求項4記載のpn接合型半導体太陽電池。
- 上記多孔質構造が、電解液中で陽極酸化した後、更にドライエッチングを行なって得られたものである請求項5記載のpn接合型半導体太陽電池。
- 上記金属ナノ粒子が、その表面に表面修飾化合物を有するものであり、該表面修飾化合物が、その一の末端に、該金属ナノ粒子の金属に対し結合する官能基を有し、他の末端に、上記多孔質構造に存在する細孔の内壁に対し親和性を有する有機基を有するものである請求項1ないし請求項6の何れかの請求項に記載のpn接合型半導体太陽電池。
- 上記金属ナノ粒子の金属が、金又は銀である請求項1ないし請求項7の何れかの請求項に記載のpn接合型半導体太陽電池。
