Description
The present invention has several different dimensions when performing processing such as polishing, grinding, cutting, cutting, etc., on an object to be adsorbed such as a semiconductor wafer, a glass substrate, a resin plate, and a substrate on the resin plate. The present invention relates to a vacuum suction apparatus that can switch a plurality of suction areas in correspondence with the size of the object to be adsorbed and that can be held with high accuracy, and further relates to a suction method using the vacuum suction apparatus.
As a method for manufacturing a semiconductor silicon wafer or the like, a single crystal silicon ingot was produced by gradually pulling up a single crystal silicon called a seed crystal in contact with a liquid surface of a high-purity silicon melt, and the ingot was cut and processed. There is a method of performing grinding and polishing later. Also, the semiconductor wafer that has been equipped with a circuit is ground on the back surface so as to have a predetermined thickness before being cut into each chip. A vacuum suction device that holds a wafer during grinding and polishing has been used.
The
In recent years, with the spread of IC chips and the like, the thickness of semiconductor wafers that are vacuum-adsorbed has been reduced to about 50 to 80 μm, and the thin semiconductor wafers are uniformly adsorbed by using a vacuum adsorption device, with high accuracy. What can be processed is required.
However, in the
In order to solve this problem, it is important to make the
Further, Patent Document 2 discloses that when adsorbing an object to be adsorbed made of a large-diameter semiconductor wafer or the like, the adsorbing force becomes uniform as a whole and can be polished uniformly. When adsorbing air, since the upper end surface of the
As described above, the object of the present invention is to obtain a uniform adsorption force on the adsorption surface when adsorbing a large-diameter adsorbent in a vacuum adsorption apparatus capable of adsorbing different-size adsorbents. It is intended to provide a vacuum adsorption device that can sufficiently seal the adsorbed material, and can uniformly adsorb the thin adsorbed material, and can perform uniform processing over the entire surface of the adsorbed material. To do.
The vacuum adsorption device of the present invention is a vacuum adsorption device comprising an adsorbent made of porous ceramics and having an adsorbing surface for adsorbing an adsorbent on the surface thereof, and a support that supports the adsorbent. The adsorbent has at least one or more partition walls, and the average pore diameter at least at the end of the adsorption surface side of the partition walls is the average pore diameter on the adsorption surface side excluding the partition walls of the adsorbent. It is smaller and larger than the average pore diameter of the surface opposite to the adsorption surface of the partition wall.
At least the adsorption surface side of the partition wall is characterized in that pores of the porous ceramics are impregnated with a sealing material.
The sealing material is selected from at least one of ceramics and glass.
The porous ceramic has a surface resistance of 10 9 Ω / □ or less. Further, the thermal conductivity is 50 W / m · K or more.
The porous ceramic is made of a silicon carbide sintered body.
Furthermore, the vacuum suction apparatus of the present invention is characterized in that the object to be adsorbed is a semiconductor wafer.
The adsorption method of the present invention is a method for adsorbing objects to be adsorbed of different sizes using any one of the vacuum adsorption apparatuses described above, and performing a treatment, wherein the object to be adsorbed corresponding to the adsorbent is removed. It is adsorbed by an adsorbent, and an adsorbate corresponding to the partition wall is adsorbed in a region formed by the partition wall.
Further, the adsorption method of the present invention is a method of adsorbing a plurality of objects to be adsorbed using any one of the vacuum adsorption apparatuses described above, wherein the objects to be adsorbed are separated by the outer peripheral part of the adsorbent and the partition wall part. It is characterized by adsorbing.
According to the vacuum suction device of the present invention, the adsorption body comprising a porous ceramic having an adsorption surface for adsorbing an object to be adsorbed on the surface is provided, and the adsorption body has at least one or more partition walls, and the partition walls Since the average pore diameter of the upper end portion corresponding to at least the adsorption surface of the part is smaller than the average pore diameter on the adsorption surface side excluding the partition wall portion and larger than the average pore diameter of the lower end portion of the partition wall portion, The upper end portion of the partition wall portion has a smaller average pore diameter than the porous ceramics forming the adsorbent, and therefore, when adsorbing a small diameter wafer corresponding to the partition wall portion, it can be adsorbed while maintaining a certain degree of airtightness. Since the average pore diameter of the upper end of the partition wall is smaller than that of the other part of the adsorption surface, even if clogging due to processing waste generated when processing the object to be adsorbed occurs, the penetration depth from the adsorption surface Becomes shallower and the processing waste can be easily removed. At the same time, since the average pore diameter of the upper end portion of the partition wall portion is larger than the average pore diameter of the lower end portion of the partition wall portion, the lower end portion of the partition wall portion is higher in airtightness than the upper end portion, and adsorbs a thin object to be adsorbed. Even in this case, higher airtightness can be obtained.
At least the upper end of the partition wall is formed by impregnating the sealing material into the pores of the porous ceramics forming the adsorbent, so that the adsorbent and the partition can be configured integrally, and the adsorbent and the partition Since there is no boundary part or bonding interface, a concave step existing in the boundary part does not occur, and a thin object to be adsorbed can be adsorbed more uniformly. Further, since the bonding interface does not become dense, the adsorption force on the entire adsorption surface can be made more uniform. Furthermore, since the mechanical material properties of the adsorbent constituting the adsorption surface and the partition wall are almost the same, when self-polishing is performed on the adsorption surface, a surface in which the occurrence of a step due to the difference in material is suppressed is obtained. It is done.
Since the sealing material is selected from at least one of ceramic and glass, it does not deteriorate even in a high-temperature environment, can suppress swelling even in a long-term wet environment, and has a more attractive surface. The surface can be made uniform and highly accurate, and it is difficult to deteriorate even at high temperatures, so ceramic coating such as thermal spraying, PVD, and CVD, metal coating, and metal wiring can be added to the vacuum suction device itself. It becomes.
Since the surface resistance of the porous ceramic is 10 9 Ω / □ or less, even when an object to be adsorbed such as a semiconductor wafer equipped with a circuit is adsorbed and processed, dielectric breakdown does not occur, and the liquid crystal Since the static electricity can be released when the resin sheet used for transporting the alignment film is adsorbed, the resin sheet can be easily detached.
In addition, since the thermal conductivity of the porous ceramics is 50 W / m · K or more, it is possible to easily remove the processing heat generated when processing the object to be adsorbed, and the accuracy of the device itself is high. It becomes possible to keep it.
Since the porous ceramic is made of a silicon carbide-based sintered body, the above-described surface resistance and thermal conductivity can be satisfied, and an apparatus suitable for weight reduction can be provided.
An adsorption method using the vacuum adsorption apparatus of the present invention is a method of adsorbing objects to be adsorbed of different sizes and performing a treatment, adsorbing an object to be adsorbed corresponding to the adsorbent by the adsorbent, Since the adsorbate corresponding to the portion is adsorbed in the region formed by the partition wall, when adsorbing the large-diameter adsorbent, a uniform adsorption force is obtained on the adsorption surface, and the small-diameter adsorbent is obtained. Even when adsorbed, sufficient airtightness can be obtained by the partition wall. In addition, since the object to be adsorbed is adsorbed by the outer peripheral portion of the adsorbent and the partition wall using the vacuum adsorption apparatus of the present invention, a plurality of objects to be adsorbed can be adsorbed.
Hereinafter, the best embodiment of the present invention will be described with reference to the drawings.
FIG. 1: shows 1st embodiment of the vacuum suction apparatus of this invention, (a) is a perspective view, (b) is a perspective view showing the cross section in the YY 'line | wire of the same figure (a), c) is a sectional view taken along line XX ′ in FIG.
The
The
Further, a fixing base (not shown) for supporting and fixing the
The adsorbent 11 has an adsorbing
As the porous ceramics constituting the adsorbent 11, various ceramics made of a sintered body mainly composed of alumina, silicon carbide or the like can be used, and in particular, the porous ceramic is preferably made of a silicon carbide sintered body. Since the silicon carbide based sintered body is electrically semiconductive and has a high thermal conductivity, the antistatic effect of the
Moreover, it is preferable that the surface resistance of the porous ceramic is 10 9 Ω / □ or less. This can obtain an antistatic effect on the
In this case, the
The porous ceramic preferably has a thermal conductivity of 50 W / m · K or more. This is because when the
In addition, the measurement of heat conductivity can obtain a sample from the adsorbent 11, and can obtain | require it by the laser flash method (JISR1611).
The average pore diameter of the porous ceramics is preferably 25 to 120 μm, and if it is 30 to 50 μm, the ventilation resistance is low and sufficient adsorption force can be obtained, and the adsorption surface can be processed with high accuracy. Therefore, it is more preferable. The porosity is preferably 30 to 80%, and in particular, the porosity is preferably 30 to 40% in view of the rigidity of the adsorption portion. When the porosity is less than 30%, it becomes difficult to form open pores, which adversely affects the adsorption characteristics. Moreover, when it exceeds 40%, material characteristics, such as a Young's modulus, are easy to fall.
The
In the present invention, the average pore diameter of the
An enlarged sectional view of the
The
Since the sealing material to be impregnated is selected from at least one of ceramics and glass, it does not deteriorate even in a high-temperature environment and can suppress swelling even in a long-term wet environment. The surface can be made more uniform and highly accurate, and even when used at a high temperature, these materials are not easily deteriorated, so that they can be used for a long period of time.
In the case shown in FIG. 2A, the cross-sectional shape of the
Further, as shown in FIG. 3A, the
As a method of forming the
FIG. 3B shows a case where a sintered body mainly composed of alumina, titanium oxide or the like serving as the
As a method of forming the
In these
In addition, since the adsorption |
In addition, the measuring method of an average pore diameter can be calculated | required by the mercury intrusion method (JISR1655). Specifically, the average pore diameter is measured by measuring the same manufactured sample manufactured in the product process in both FIGS. 2 (a) and 2 (b).
Next, a method for manufacturing the vacuum suction holding apparatus of the present invention shown in FIG. 1 will be described.
First, the case where an alumina sintered body is used as the porous ceramic constituting the adsorbent 11 will be described.
Aluminous ceramic ingots are pulverized, and those in the range of 50 to 200 μm and those in the range of 10 μm or less are selected and classified according to the particle size. Then, a ceramic powder having a particle size of 10 μm or less to which a binder is added is applied to predetermined portions of the bottom surface and the wall surface in the molding die, and further, 50 to 200 μm ceramic powder to which a binder is added is filled inside. After molding, firing is performed at a predetermined temperature.
Then, after grinding the outer diameter and thickness of the porous ceramics, a groove for incorporating a portion that becomes the
Next, this groove bottom is impregnated with a sealing material. As the sealing material, after heat treatment, a slurry in which a porous ceramic is prepared in advance so as to have an average pore diameter of the
Then, after processing the member which forms the
When the sealing material is glass, the
After the glass paste is applied to the joining surface of the obtained
The vacuum suction holding device of the present invention is obtained by grinding and polishing the
When the shape of the adsorbed object to be adsorbed is a square shape, it can be dealt with by making the shape of the adsorbent 11 a square shape as shown in FIGS. In this case, FIG. 4 shows a
FIG. 5 shows a vacuum suction holding apparatus suitable for sucking a plurality of angular objects to be adsorbed. That is, in the case of FIG. 5, the suction portions of the
In order to adsorb an object to be adsorbed using the
In the case of using the
