Description
フレキシブル基板上のOTFTのゲート絶縁膜に求められる項目としては、1.基板を曲げてもヒビ等の損傷を受けないこと(フレキシビリティ)、2.スピンコート等塗布による作製が可能であること、3.低温で作製可能であること、4.耐薬品性があること、5.高誘電率であること、6.高絶縁耐性(耐電圧)であること、といった項目が挙げられる。
無機系材料の絶縁膜を用いた場合、高い誘電率は得られるがフレキシビリティは乏しい。一方、有機高分子を用いた場合、フレキシビリティは得ることができる。しかし、例えば、フェノール樹脂では比較的高誘電率だが絶縁耐性に乏しく、ポリイミドでは、強い耐薬品性を有するがその耐薬品性を得るために高温処理が必要となる等、他のいずれかの項目に欠点を有しており、全ての項目を満足させることは極めて困難である。
本発明の電界効果トランジスタで用いる電子素子用有機−無機複合絶縁材料は、有機高分子の溶液と金属アルコキシドの溶液との混合溶液を出発原料とし、前記有機高分子の存在下で前記金属アルコキシドをゾル−ゲル反応させることにより製造された、無機高分子構造体中に有機高分子が分散されてなるものである。
本発明の電子素子用有機−無機複合体絶縁材料においては、前記有機高分子の体積割合が、1%〜50%の範囲内であることが好ましい。
前記ゲート絶縁膜として、上記電子素子用有機−無機複合体絶縁材料を用いることを特徴とする。
本発明の電界効果トランジスタにおいては、前記電子素子用有機−無機複合体絶縁材料からなるゲート絶縁膜中における有機高分子の体積割合が、10%〜30%の範囲内であることが好ましい。
[電子素子用有機−無機複合絶縁材料の製造方法]
金属アルコキシドは、溶液の塗布により酸化膜が得られ、その工程は、ゾル−ゲル重縮合によるゲル化と、その焼結によるガラス化の2工程により構成される。
本発明において使用可能な金属アルコキシドの種類としては、所望とする絶縁膜の性質に応じて、適宜、選択すればよい。具体的には、アルミニウム、珪素、チタン、ハフニウム、ランタン、タンタル、亜鉛、スズ、ニッケル、マグネシウム、インジウム、クロム、鉛、マンガン、鉄、パラジウム、タングステン、モリブデン、バナジウム、コバルト、セリウム、ビスマス、ガリウム、ニオブ、ジルコニウムからなる群より選ばれる少なくとも1つの金属のアルコキシド等が挙げられる。
なお、各金属酸化物の比誘電率は、以下の通りである。
〔Al2O3:10、TiO2:40、HfO2:20、Ta2O5:25、La2O3:21、ZrO2:23、Pr2O3:31、Y2O3:15〕
本発明において使用する有機高分子は、金属アルコキシドと水素結合もしくは静電的に相互作用することが望まれる。具体的には、ポリビニルフェノールが用いられる。
上記有機高分子(ポリビニルフェノール)と金属アルコキシドとは、適当な溶媒に溶解されて混合溶液が調製され、これが後述するゾル−ゲル反応の出発原料となる。このとき、有機高分子と金属アルコキシドとをそれぞれ適当な溶媒に溶解してから、両者を混ぜ合わせ、所望の混合溶液を調製してもよいし、1つの溶媒に両者を溶解しても構わない。また、前者の場合には、有機高分子を溶解する溶媒と金属アルコキシドを溶解する溶媒とを、それぞれ異なる種類のものとすることもできるし、同一の溶媒を用いることも可能である。異なる種類の溶媒を用いる場合には、勿論、相互に相溶性を有するものであることが要求される。
本発明の電子素子用有機−無機複合絶縁材料ないしその製造方法においては、前記混合溶液を出発原料として、ゾル−ゲル反応が行われる。すなわち、前記有機高分子の存在下で前記金属アルコキシドをゾル−ゲル反応させることが、本発明に特徴的な部分である。
このとき、有機高分子の分散を担保するため、有機高分子が出発溶液の溶媒であるアルコールや水に対し十分な溶解性を有することが必要となる。また、自己集合性を示すような有機高分子は、分散せずに相分離した膜となりうるため望ましくない。
なお、上記温度や時間等の条件は、本発明において限定されるものではなく、使用する材料やその他各種条件に応じて、適宜調整してやればよい。
以上のような電子素子用有機−無機複合絶縁材料は、各種電子素子における絶縁膜の材料として有用である。特に、高誘電率や耐電圧、耐薬品性(耐溶剤性を含む。)が要求される絶縁膜に、極めて有用である。また、塗布により簡便に、低温で形成することができることから、作製プロセスに対する高い適応性と低コスト化とが実現され、基板の種類や製造条件を選ばずに適用することができ、多様な電子素子作製に寄与し得るものである。本発明においては、これを電界効果トランジスタのゲート絶縁膜として用いている。
代表的なアクティブな電子素子であるトランジスタは、一般に輸送層に繋がれたソース電極とドレイン電極、そして輸送層に電界をかけることが可能なように配置されるゲート電極とから構成されており、ゲート電極に電圧をかけることによりソース電極とドレイン電極との間の電流が制御もしくは増幅される。またゲート電極と輸送層との間に絶縁膜が形成される構造のものを、MIS−FET型(Metal Insulator Semiconductor Field Effect Transistor:金属−絶縁体ー半導体電界効果トランジスタ)と称し、輸送層としてシリコンを使用したトランジスタが、広く用いられている。
本実施形態の電界効果トランジスタは、ゲート絶縁膜を、有機−無機複合体絶縁体で構成したものである。
図1は、本実施形態のMIS−FET型(金属絶縁体半導体電界効果トランジスタ)の薄膜トランジスタの側面図であり、図2はその平面図である。
なお、トランジスタ構造としては、ゲート電極を複数にしたマルチゲート型構造、ゲート電極を3次元構造として輸送層への電界作用を効率化する構造、またゲート電極の配置に関しても、トップゲート型、ボトムゲート型等各種の構造を採用することができる。
ゲート電極14、ソース電極15およびドレイン電極16を構成する電極としては、金、アルミニウム、銅、白金等の各種金属および金属ペースト、あるいは導電性ポリマー等の有機材料等、導電性を有するものであれば用いることができ、用いる基体への接着性を鑑みて適宜選択すればよい。電極の形成方法としては、慣用されている各種方法が利用でき、例えばマスクを用いて蒸着する方法や、フォトリソグラフィを用いる方法、インクジェット等がある。
基体11の材質としては特に限定されるものではないが、本発明の電子素子用有機−無機複合絶縁材料の製造方法を適用することから、塗布による低温プロセスが可能となり、プラスチックシート等、可撓性ないし柔軟性を有する基板を利用することができるとともに、好ましいものとなる。
輸送層10に用いる半導体材料としては、架橋カーボンナノチューブ構造体、架橋カーボンブラック構造体、カーボンナノチューブ、フラーレン類、アセン系分子材料、ポリチオフェン類、チオフェンオリゴマーといった有機半導体材料のほか、シリコンナノワイヤー等の無機微小構造体が挙げられ、これらからなる群より選ばれる少なくとも一種を用いることができる。さらに、塗布による作製やキャリアの伝導経路の安定性を考慮すると、有機高分子半導体材料や架橋ナノチューブ構造体・架橋カーボンブラック構造体がより好ましい。
既述の通り、本実施形態においては、ゲート絶縁膜13が前記有機−無機複合体絶縁体で構成されている。
ゲート絶縁膜の膜厚としては、あまりに厚いと、大きなゲート電圧が必要となるため1000nm以下であることが望ましい。本発明の有機−無機複合体絶縁体は、粒子を分散するものではないため、薄くすることに対しては数nmのレベルまで均一性の問題を生じないが、作製の容易性も含めて考慮すると、ゲート絶縁膜の膜厚としては50〜500nmとすることがより望ましい。
(PVPh−乾燥アルミナゲル絶縁膜用塗布液)
ポリ(4−ビニルフェノール)粉末(Aldrich製)をエタノール(和光純薬製)に溶解させ、3質量%溶液を調製した。次に、酸化アルミニウム用MODコート材料(Al−03−P、アルミニウムアルコキシド濃度3%、高純度化学研究所製)をポリ(4−ビニルフェノール)(PVPh)溶液(エタノールを溶媒とするPVPhの3質量%溶液。以下、「PVPh溶液」と言う場合に同様。)と体積比1:1の割合で混合し、絶縁膜用塗布液(混合溶液)を調製した。
上記PVPh−乾燥アルミナゲル絶縁膜用溶液と同様にして、酸化チタン用MODコート材料(Ti−03−P、チタンアルコキシド濃度3%、高純度化学研究所製)をPVPh溶液の3質量%溶液と体積比1:1の割合で混合し、絶縁膜用塗布液(混合溶液)を作製した。
上記PVPh−乾燥アルミナゲル絶縁膜用塗布液をPENフィルム(厚さ125μm)上に2ml滴下し、スピンコート法により4000rpmの条件で塗布した。その後、ホットプレート上90℃大気中で1時間加熱した。次に、窒素雰囲気中180℃で2時間加熱することにより、PVPh−乾燥アルミナゲル絶縁体からなる有機−無機複合絶縁膜(膜厚500nm、膜中のPVPhの体積割合30%)を形成した。
実施例1において、使用する絶縁膜用塗布液を、PVPh−乾燥アルミナゲル絶縁膜用塗布液からPVPh−乾燥チタニアゲル絶縁膜用塗布液に代えたことを除いて、実施例1と同様にして絶縁膜を形成し、PVPh−乾燥チタニアゲル絶縁体からなる有機−無機複合絶縁膜(膜厚400nm、膜中のPVPhの体積割合30%)を形成した。
PVPhのエタノール溶液(3質量%)を実施例1と同じPENフィルム上に2ml滴下して塗布を行った。その後、4000rpmの条件でスピンコートし、大気中90℃で1時間加熱の後、窒素雰囲気中180℃で2時間加熱することにより、比較例1としてのPVPh膜(膜厚400nm)を形成した。
PVPh−乾燥アルミナゲル絶縁膜用塗布液の調製の際に用いた酸化アルミニウム用MODコート材料(Al−03−P、アルミニウムアルコキシド濃度3%、高純度化学研究所製)を実施例1と同じPENフィルム上に2ml滴下し、スピンコート法により4000rpmの条件で塗布した。その後、大気中90℃で1時間、窒素雰囲気下180℃2時間の加熱により、比較例2としての乾燥アルミナゲル膜(膜厚500nm)を形成した。
(熱分解温度測定)
実施例1(PVPh−乾燥アルミナゲル複合膜)、比較例1(PVPh膜)および比較例2(乾燥アルミナゲル膜)の各絶縁膜について、以下のようにして熱分解温度測定を行った。
パーキンエルマー社製Diamond DSCを用い、窒素雰囲気中で、室温から600℃までの範囲で測定を行った。
これに対して、実施例1のPVPh−乾燥アルミナゲル複合膜では、PVPhに基づく400℃付近の熱分解ピークが見られず、600℃の範囲までピークは現れなかった。このことから、PVPh分子が乾燥アルミナゲル中に極めてよく分散されていて、PVPhの熱分解が強く抑制されていることが確認された。
実施例1(PVPh−乾燥アルミナゲル複合膜)、比較例1(PVPh膜)および比較例2(乾燥アルミナゲル膜)の各絶縁膜について、IRスペクトル測定を行った。
実施例1(PVPh−乾燥アルミナゲル複合膜)、実施例2(PVPh−乾燥チタニアゲル複合膜)、比較例1(PVPh膜)および比較例2(乾燥アルミナゲル膜)の各絶縁膜を、基体としてのPENフィルムごと、それぞれアセトンおよびエタノール中に3時間浸漬し、薬品耐性の試験を行った。
実施例1(PVPh−乾燥アルミナゲル複合膜)、比較例1(PVPh膜)および比較例2(乾燥アルミナゲル膜)の各絶縁膜を、基体としてのPENフィルムごと折り曲げ耐性の試験に供した。試験は、PENフィルムごと2cm×2cmに切り出したサンプルを用い、対辺が接する程度の曲げを複数回与え、その前後の膜表面の変化をレーザー顕微鏡により観察することにより行った。勿論、試験前は、いずれも膜も亀裂等は見られなかった。
これに対して、実施例1のPVPh−乾燥アルミナゲル複合膜では、折り曲げ耐性の試験の後も、そのような亀裂等は入らず、有機高分子であるPVPh由来のフレキシビリティが失われていないことが確認された。
実施例1と同様にして形成したPVPh−乾燥アルミナゲル複合膜をゲート絶縁層13として用いた、図1および図2に示す態様の電界効果トランジスタ(TFT)を作製した。
(1)単層カーボンナノチューブの精製
単層カーボンナノチューブ粉末(純度40%、Aldrich製)を予めふるい(孔径125μm)にかけて、粗大化した凝集体を取り除いたもの(平均直径1.5nm、平均長さ2μm)30mgを、マッフル炉を用いて450℃で15分間加熱し、カーボンナノチューブ以外の炭素物質を除いた。残った粉末15mgを5規定塩酸水溶液{濃塩酸(35%水溶液、関東化学製)を純水で2倍に希釈したもの}10mlに4時間沈めておくことにより、触媒金属を溶解させた。
精製後のカーボンナノチューブは、精製前(原料)と比べ、純度が大幅に向上していることがわかる(具体的には、純度90%以上と推定される。)。なお、最終的に得られた、精製されたカーボンナノチューブは、原料の5%程度の質量(1〜2mg)であった。
以上の操作を複数回繰返すことで、高純度の単層カーボンナノチューブ粉末15mg以上を精製した。
単層カーボンナノチューブ粉末(純度90%、平均直径30nm、平均長さ3μm;サイエンスラボラトリー製)30mgを濃硝酸(60質量%水溶液、関東化学製)20mlに加え、120℃の条件で還流を5時間行い、カーボンナノチューブカルボン酸を合成した。以上の反応スキームを図3に示す。なお、図3中カーボンナノチューブ(CNT)の部分は、2本の平行線で表している(反応スキームに関する他の図に関しても同様)。
また、回収された沈殿物を中性の純水に添加してみると、分散性が良好であることが確認された。この結果は、親水性のカルボキシル基がカーボンナノチューブに導入されたという、赤外吸収スペクトルの結果を支持する。
上記工程で調製されたカーボンナノチューブカルボン酸30mgを、メタノール(和光純薬製)25mlに加えた後、濃硫酸(98質量%、和光純薬製)5mlを加えて、65℃の条件で還流を6時間行い、メチルエステル化した。以上の反応スキームを図4に示す。
上記工程で得られたメチルエステル化したカーボンナノチューブカルボン酸30mgを、グリセリン(関東化学製)4gに加え、超音波分散機を用いて混合した。さらに、これを粘度調整剤としてのメタノール4gに加え、半導体特性を有するカーボンナノチューブのグリセリン架橋膜塗布液(以下、「架橋塗布液(1)」と称する。)を調製した。
予め熱処理(190℃、1時間)した基体11としてのPENフィルム(帝人デュポン製)に、フォトリソプロセスによりアルミニウム10nm、金40nmの各膜を積層して蒸着し、ゲート電極14を形成した。
次に、既述のPVPh−乾燥チタニアゲル絶縁膜用塗布液2mlをスピンコート法により、4000rpmの条件で塗布した。塗布後、大気中90℃で1時間加熱した。次に、窒素雰囲気中180℃で2時間加熱することにより、ゲート絶縁膜13を形成した。
最後に、上記で得られた架橋塗布液(1)をソース電極15−ドレイン電極16間に塗布した後、輸送層(半導体層)10としての当該塗布膜が形成された基体11を、140℃で1時間加熱し塗布膜を硬化させ、TFT構造を構成した。反応スキームを図5に示す。
形成されたゲート絶縁膜13の膜厚は500nm、比誘電率は6(1KHz)、膜中のPVPhの体積割合は30%であった。
以上のようにして、実施例3の電界効果トランジスタを作製した。
実施例2と同様にして形成したPVPh−乾燥チタニアゲル複合膜をゲート絶縁膜13として用いたこと以外は、実施例3と同様にして電界効果トランジスタを作製した。形成されたゲート絶縁膜13の膜厚は400nm、比誘電率は14(1KHz)、膜中のPVPhの体積割合は30%であった。
以上のようにして、実施例4の電界効果トランジスタを作製した。
実施例3および4の各電界効果トランジスタについて、半導体パラメーターアナライザー4156B(アジレントテクノロジー製)を用い、それぞれ、ゲート電極の電圧Vgsに対するドレイン電流−ドレイン電圧特性、ゲートリーク電流Igsの測定を行った。測定は大気中で行った。
また、ゲート電圧20Vにおいても絶縁破壊は見られず、耐電圧は40kV/mm以上であることが明らかとなった。

- 基体と、該基体のいずれかの箇所にそれぞれ形成された、少なくともソース電極、ドレイン電極およびゲート電極を含む3以上の電極と、当該電極に印加された電圧に応じてキャリアが輸送される、基体の表面に形成された輸送層と、前記ゲート電極に印加された電圧を前記輸送層に伝えるゲート絶縁膜と、を備える電界効果トランジスタであって、
前記ゲート絶縁膜として、ポリビニルフェノールまたはその溶液と金属アルコキシドまたはその溶液との混合溶液を出発原料とし、前記ポリビニルフェノールの存在下で前記金属アルコキシドをゾル−ゲル反応させることにより製造された、無機高分子構造体中にポリビニルフェノールが分散されてなる電子素子用有機−無機複合体絶縁材料を用いることを特徴とする電界効果トランジスタ。 - 前記基体が、樹脂基板であることを特徴とする請求項1に記載の電界効果トランジスタ。

- 前記電子素子用有機−無機複合体絶縁材料からなるゲート絶縁膜中におけるポリビニルフェノールの体積割合が、10%〜30%の範囲内であることを特徴とする請求項1に記載の電界効果トランジスタ。
