Description
本発明は、薄膜積層超格子材料を使用した集積回路の製造に関する。さらに詳細には、本発明はそうした薄膜の微細構造を改善するプロセスに関する。
積層超格子材料の薄膜は、高密度の強誘電体ランダムアクセスメモリ(FeRAM)の最有力候補である。しかしながら、積層超格子材料の薄膜には、Pb(Zr,Ti)O3(PZT)薄膜に比べて低い残留分極量(Pr)、高い結晶化温度、表面粗さなどの問題点が指摘されている。特に、積層超格子材料の薄膜の粗さ、すなわち、積層超格子材料の薄膜の高多孔性は、積層超格子材料の薄膜のパターン形成工程中にダメージを引き起こし、信頼性の低い強誘電体メモリをもたらすことになる。
図1は、集積回路40の一部の断面図である。図1は、本発明を適用可能な集積回路を示すものである。集積回路部40は、1T1C(1トランジスタ、1強誘電体)キャパシタメモリの1つのメモリセルである。集積回路部40は、基板30上に形成されたトランジスタ42とキャパシタ44を含む。基板30は、好ましくは、シリコン、ガリウム砒素、シリコンゲルマニウムなどの半導体を含み、ルビー、ガラス、酸化マグネシウムなどの他の基板材料を含んでいてもよい。好ましい実施形態においては、基板30はシリコン半導体ウエハである。半導体基板30の表面上には、フィールド酸化物領域78が形成されている。半導体基板30は、高濃度でドープされたソース領域54と高濃度でドープされたドレイン領域56とを含む。ソース領域54とドレイン領域56とは、ドープされたチャネル領域43の周囲に形成される。ドープされたソース領域54、ドレイン領域56、チャネル領域43は、好ましくはn型ドープ領域である。高誘電率絶縁体の薄膜を含むゲート絶縁体60が、半導体基板30のチャネル領域43の上方に配置されている。ゲート絶縁体60は、1〜50nm、好ましくは5〜20nmの膜厚を有する。ソース領域54、ドレイン領域56、チャネル領域43、ゲート絶縁体60、ゲート電極58がMOSFET42を構成する。

図5は、本発明に係る典型的なプロセスのフローチャートであり、図1〜3に示すような集積回路の製造に使用される。工程210は、好ましくは、ウエハ90と、SiO2層92と、チタン接着層96と、第1電極48とを含む基板を準備することを含む。これらの構成要素は本発明にとって不可欠のものではなく、工程210が、より一般的には積層超格子材料層50が適用可能な時点までの基板を準備することを含むことを当業者は理解できるだろう。層92および層96ならびに電極48の形成には、SiO2形成のための熱酸化や金属層のスパッタリングなどの従来技術を適用する。好ましくは、層96は炉の中で650℃で30分間、大気酸素中で熱酸化させる。好ましくは、第1電極は酸化層96上にDCスパッタリングによって200nmの膜厚に成膜する。工程210は、最も好ましくは、電極48を含む金属被覆基板を、後述するように基板上で実施される後続の工程における温度以上でプレベークすることを含む。このプレベークは、好ましくは酸素雰囲気中、好ましくは拡散炉中で約500〜1000℃の温度で、塗布工程212の前に行われる。このプレベーク工程によって、基板の表面から水および有機不純物が除去される。さらに重要なことは、このプレベークを行うことによって、プレベークのアニール効果と、接着層96の金属の部分酸化および相互拡散とによって、白金層48の内部応力が減少することである。
以下に、図2および図3に示すように、本発明に係る製造プロセスをウエハ120に適用した実施例を説明する。
MODによって成膜され、UV照射を使用してベークされた、ビスマスタンタル酸塩の上層を有するタンタル酸ストロンチウムビスマス
タンタル酸ストロンチウムビスマス(Sr0.9Bi2.2Ta2O9)を含む積層超格子材料層50を基板49上に形成した。米国で入手可能な、日本の高純度化学研究所(Kojundo Corporation)により製造されたMODタイプのタンタル酸ストロンチウムビスマス前駆体を使用した。前駆体溶液のモル濃度は約0.10モル/リットルとした。単結晶シリコン層90、膜厚5000オングストロームの二酸化シリコン層92、膜厚200オングストロームのチタン層96、膜厚2000オングストロームの白金層48を含む基板49を、800℃で30分間、拡散炉中で酸素流6リットル/分でプレベークした。前駆体溶液をMODによって基板49上に成膜した。基板49は2500rpmで30秒間回転させた。次いで、コーティング膜を施された基板28をホットプレート上に置き、UV照射源に曝露しながら空気中160℃で1分間ベークした。UV照射源は厳格に制御し、波長254nmのUVを放射するように調整した。UV照射源の出力密度は0.73mW/cm2に制御した。このベーク工程におけるUV曝露時間は4分間とした。次に、基板およびコーティング膜を空気中で260℃で4分間ベークした。次に、基板およびベークされたコーティング膜を高速熱アニール装置に移し、次いで、酸素中での高速熱アニールを温度700℃、昇温速度100℃/秒、保持時間30秒間の条件で行った。成膜から高速熱アニールまでの工程をさらに2回繰り返した。

積層超格子材料をタンタルニオブ酸ストロンチウムビスマス(Sr0.9Bi2.2(Tay,Nb1−y)O9)とした以外は実施例1と同様のプロセスによってキャパシタ150を形成した。米国で入手可能な、日本の高純度化学研究所(Kojundo Corporation)により製造されたKJC−MODタンタルニオブ酸ストロンチウムビスマス前駆体を使用した。このサンプルは実施例1のサンプルよりもさらに緻密でスムーズな表面モフォロジーを有し、実施例1のサンプルより多少低下したものの、高い分極率および他の優れた電気特性を示した。
ゾルゲル法によって成膜され、UV照射を使用してベークされた、ビスマスタンタル酸塩の上層を有するタンタル酸ストロンチウムビスマス
前駆体溶液をゾルゲル法によって基板49上に成膜した以外は実施例1と同様のプロセスによってキャパシタ150を形成した。ゾルゲル法は常にアルコキシド前駆体のみを含む。この前駆体としては、米国で入手可能な、日本の東京応化工業(Tokyo Oka)から市販されているタンタル酸ストロンチウムビスマスのアルコキシド前駆体を使用した。結果は、すべてのパラメータにおいてではないが、実施例1の結果と同様であった。
ゾルゲル法によって成膜され、UV照射を使用してベークされた、ビスマスタンタル酸塩の上層を有するタンタルニオブ酸ストロンチウムビスマス
積層超格子材料の成膜にゾルゲル法を使用した以外は実施例2と同様のプロセスによってキャパシタ150を形成した。前駆体としては、米国で入手可能な、日本の東京応化工業(Tokyo Oka)から市販されているタンタルニオブ酸ストロンチウムビスマスのアルコキシド前駆体を使用した。結果は、すべてのパラメータにおいてではないが、実施例2の結果と同様であった。
MODによって成膜された、ビスマスタンタル酸塩の上層を有するタンタル酸ストロンチウムビスマス
プロセス中でUVを使用しなかった以外は実施例1と同様のプロセスによって一連のキャパシタ150を形成した。ビスマスタンタル酸塩のMOD前駆体は、種々のモル濃度、すなわち、0.03M、0.04M、0.05M、0.06M、および0.07Mのモル濃度で使用した。0.03Mの前駆体を使用して形成したビスマスタンタル酸塩超薄膜の上層を有するタンタル酸ストロンチウムビスマス強誘電体の分極率2Prは15μC/cm2を超え、UV処理を使用したプロセス程ではないが、リーク電流、破壊電圧、および疲労特性も優れていた。分極率はモル濃度を増加させると低下し、モル濃度0.07Mでの分極率は11μC/cm2未満に低下した。0.05Mの前駆体の場合の分極率は本質的に実施例1のプロセスと同じだったが、他の電気的特性は優れた範囲にはあるものの低下した。
MODによって成膜された、ビスマスタンタル酸塩の上層を有するタンタルニオブ酸ストロンチウムビスマス
MODタイプのタンタルニオブ酸ストロンチウムビスマス前駆体を使用した以外は実施例5と同様のプロセスによって一連のキャパシタ150を形成した。得られた強誘電体層の密度およびスムーズさは実施例5のサンプルよりもわずかに優れており、他の電気的特性も実施例5のサンプルよりもわずかに低下はしたが優れていた。
Claims (15)
- 基板を準備する工程と、
加熱することによって、タンタル酸ストロンチウムビスマスまたは、タンタルニオブ酸ストロンチウムビスマスからなる積層超格子材料の薄膜を形成するために有効な量の金属分を含む第1の前駆体を準備する工程と、
加熱することによって非強誘電体材料を形成するために有効な量の金属分を含む第2の前駆体を準備する工程と、
前記第1の前駆体を前記基板に塗布して第1のコーティング膜を形成する工程と、
前記第1のコーティング膜を加熱することによって処理して、前記積層超格子材料の薄膜を形成するための薄膜を形成する工程と、
前記第2の前駆体を前記薄膜上に塗布して第2のコーティング膜を形成する工程と、
前記第2のコーティング膜を加熱することによって処理して、前記非強誘電体材料の超薄膜を形成する工程と、
を含み、
前記第1のコーティング膜を処理する工程が、第1ベーク工程を含み、
前記第1ベーク工程が、コーティングされた前記基板に、出力密度が0.1〜0.73mW/cm 2 である紫外線を照射しながら、300℃以下の温度で60分間以内の時間にわたって前記第1のコーティング膜をベークする工程、
を含み、
前記紫外線の照射が、83〜100mJ/cm 2 のエネルギー密度で行われる、
集積回路の製造方法。 - 請求項1において、
前記第1ベーク工程が、空気中で行われる、集積回路の製造方法。 - 請求項1または2において、
前記第1のコーティング膜を処理する工程が、第2ベーク工程を含む、集積回路の製造方法。 - 請求項1ないし3のいずれかにおいて、

前記第2のコーティング膜を処理する工程が、高速熱アニールを使用する、集積回路の製造方法。 - 請求項1ないし6のいずれかにおいて、
前記高速熱アニールが、800℃以下の温度で600秒間以内の時間にわたって行われる、集積回路の製造方法。 - 請求項1ないし7のいずれかにおいて、
前記高速熱アニールが、690〜710℃で30〜300秒間行われる、集積回路の製造方法。 - 請求項1ないし8のいずれかにおいて、
前記高速熱アニールが、酸素中で行われる、集積回路の製造方法。 - 請求項1ないし9のいずれかにおいて、
