【産業上の利用分野】
本発明は、一般的に半導体およびその製造方法に関し、特に薄い太陽電池構造およびその製造方法に関する。

【従来の技術】
薄い太陽電池を製造するための現在の技術は、太陽電池ウエハ(Si、III −V族およびII−VI族)の厚さを約0.007インチから約0.0025乃至0.0035インチに減少するために湿式化学エッチングを使用する。しかしながら、優先的な化学エッチングによってウエハにおいてリネージ(線欠陥)が起こり、それによってウエハが破損してしまう。また、プレーナエッチング処理の後に、次の太陽電池製造処理の段階の期間中と、後の回路組立中およびパネルボンディング処理の期間中に高い消耗が生じる。化学エッチング方法によって製造された薄い太陽電池に銀の相互接続部を溶接処理によって付着させることは大変困難であり、また高い圧力を必要とするため、そこへコバールまたはモリブデンの相互接続部を溶接することはほとんど不可能である。溶接されたコバール接続部が長期間に渡って高い疲労に対する抵抗性および極端な環境における耐性を有することはよく知られており、それ故に相互接続構造に好ましい。

【発明が解決しようとする課題】
人工衛星を打上げるコストが高いため、効率が高く、低質量のパネルの設計が人工衛星太陽パネルの設計者によって日夜試みられている。現在の人工衛星の設計の目標は高パワーを得ることであり、これによって高い効率の太陽電池パネル技術が推進される。これはGaAsおよびIII −V族またはII−VI族型の太陽電池が従来のSi太陽電池の代りとして魅力的なものとする。都合の悪いことに、GaAsまたはGe等の効率の高い太陽電池の基体は、Siベースの太陽電池の2倍以上の質量ペナルティを有しており、それ故にSiの重量当りのパワーを超過するために実質的に薄くされなければならない。このように薄くすることによって、効率の高い太陽電池は、太陽電池およびパネルの製造期間中のみならず、ストレスの多い環境におけるその寿命全体を通して非常に脆いものとなってしまう。

上述の目的を達成するために、本発明は薄い半導体装置、特に太陽電池およびその製造方法を提供する。一般的に、半導体装置は基体を具備しており、予め定められた数の半導体層は基体の前部表面に配置されている。前部接続金属被覆は選択された半導体層上に配置され、後部接続金属被覆は基体上に配置されている。前部および後部接続金属被覆は焼結されている。基体の予め定められた区域は、外部フレームと、薄い基体を支持する複数の相互接続されたビームとを含む基体に予め定められた構造パターンを形成するために薄くされる。

薄くされた区域16は元のウエハ11の半分以下の厚さ(ウエハ11の厚さ0.007インチに対して約0.0025乃至0.003インチ)に製造される。本発明の太陽電池10は、残りの厚いフレーム17および相互接続されたビーム18を使用して薄い区域16の強度の20乃至25%を補うように設計されている。これによって元の0.007インチの厚さのウエハ11全体の半分の質量を有するが、機械的強度において実質的に等しいウエハ11(および太陽電池10)が得られる。

図2は、本発明の薄くされた太陽電池10の拡大断面図である。ビーム18のひとつのようなウエハ11の厚い部分が図2の右側に示されており、それはビーム18の左の薄い区域16へ移行している。図2に示されているように、太陽電池10は、金属層14が付着されている基体またはウエハ11から構成されており、それは金属相互接続(図には示されていない)が結合されている接続区域に設けられている。一連の付着された層12は、GaAsバッファ層22、GaAsベース層23、GaAsエミッタ層24、AlGaAsウィンド層25、およびGaAsキャップ層26から構成されている。これらの個々の各層22乃至26は化学気相付着処理によって付着される。P型の接続部を具備している金属接続層27はGaAsキャップ層26の最上部に形成される。一般的に、太陽電池10の製造方法はよく知られており、薄くされた区域16を形成することが本発明の焦点となる。

図3は、本発明の原理による太陽電池10の製造方法30のフロー図を示している。特定の処理フローは特定の装置および特定の製造業者の技術によって大きく変化するが、本発明による太陽電池の製造方法30の好ましい実施例は以下の通りである。

段階31に示されているように、基体11、または、ガリウムヒ素(GaAs)、ゲルマニウム(Ge)、シリコン(Si)ウエハ等のウエハ11が設けられる。その後、段階32に示されているように、例えば酸化金属化学気相付着(MOCVD)方法または拡散方法によって光起電層12がウエハ11の前部表面上に形成される。次に、段階33のように、前部接続金属被覆27が光起電層12の前部表面上に付着される。次に、段階34のように、1以上の反射防止(AR)被覆層13が光起電層12の露出された部分に付着される。次に、段階35のように、後部接続金属被覆14がウエハ11の後部表面上に付着される。そして、段階36のように後部金属被覆接続部14および前部金属被覆接続部27は、金属をウエハの表面に結合するために焼結される。

その後、本発明に従って、段階37に示されているように、ウエハ11の選択された区域を約0.007インチの厚さから約0.002乃至0.004インチに薄くするように、マイクロブラスト方法が使用される。マイクロブラスト方法において、マスクを通してウエハ材料をエッチングして取り除くために微細な研磨粒子が使用される。最終的なウエハ11の形態は、その区域の約20%が元の厚さを有し、残りの80%はエッチングされてかなり薄くなる(約0.002乃至0.004インチ)。厚い区域はウエハ11の周縁部と、前部相互接続金属被覆27の反対側のウエハ11の領域と、対応する後部相互接続付着区域とにある。加えて、薄いウエハ11を支持するビーム18を具備している、マスクに対応するパターン中に厚い区域がある。最後に、段階38に示されているように、薄くした後に、個々の太陽電池10はウエハ11から切断される。

従って、本発明は、より厚い従来の太陽電池と同じ強度を有する、非常に効果的で軽量の太陽電池10を提供する。生産効率が高いので、製造にかかるコストは従来の薄い太陽電池よりも著しく少ない。本発明による製造方法30および太陽電池10は、ガリウムヒ素(GaAs)、ゲルマニウム(Ge)、シリコン(Si)、または多重接合の太陽電池として構成され、結果的に生産能力を増加させている。本発明によって従来の方法で製造された太陽電池よりもはるかに丈夫な太陽電池を製造することができる。本発明による太陽電池10は、熱サイクルによる亀裂の伝播に対してより抵抗性が強いため、従来の薄い太陽電池よりも丈夫である。

本発明によって、重量に関するペナルティをほとんどまたは全く有さずに機械的に丈夫で高出力の太陽電池10を製造することができる。厚い周縁部分、相互接続付着パッド構造、および相互接続された交差ビームは、良品率を増加することによって製造コストを下げることができる。本発明による方法30を使用してウエハを薄くすることの主要な利点は、薄くする操作は太陽電池を製造する過程の終りの方で行われるために、薄くされた太陽電池10の取扱いを減少することができるということである。本発明は、例えば基体の厚さが放熱能力を制限する高パワー装置の製造等の、その他の適用に使用されることができる。

以上、従来の薄い半導体および太陽電池の制限を克服する、太陽電池を含む新しく改良された薄い半導体構造およびその製造方法が説明されてきた。しかし、上述の実施例は、本発明の原理を適用する多数の特定の実施例のいくつかにすぎないことは理解されるべきである。従って、本発明の技術的範囲から逸脱することなく多数のその他の変更、修正が当業者によって容易に行われることは明らかである。

Claims (8)
- 基体を設け、
基体の前面上に予め定められた数の半導体層を形成し、
選択された半導体層上に前部接続金属被覆を付着し、
基体の表面上に後部接続金属被覆を付着し、
前部および後部接続金属被覆を焼結し、
基体の後面に隣接してマスクを配置し、
基体の周縁部と、前部接続金属被覆の反対側の基体の地域とにおいて厚い区域を設けるために、マスクを通して基体の後面をマイクロブラストにより処理して基体の予め定められた選択された区域を薄くし、
厚い区域は、マスクに対応する反復的な構造パターンを有し、かつ、薄い基体を支持する相互接続されたビームを構成していることを特徴とする半導体装置の製造方法。 - 半導体装置は、基体上に形成された複数の太陽電池であり、基体の前部表面上に予め定められた数の半導体層を形成する段階において、ウエハの前部表面上に光起電層を形成し、光起電層の一部分上に反射防止被覆層を付着し、
さらに、個々の太陽電池を基体から切断する段階を有している請求項1記載の方法。 - 基体を設ける段階は、砒化ガリウムの基体を設けることによって特徴づけられる請求項1記載の方法。
- 基体を設ける段階は、ゲルマニウムの基体を設けることによって特徴づけられる請求項1記載の方法。
- 基体を設ける段階は、シリコンの基体を設けることによって特徴づけられる請求項1記載の方法。
- 基体の前部表面上に光起電層を形成する段階において、酸化金属化学気相付着法によって光起電層を付着する請求項1記載の方法。
- 基体の前部表面上に光起電層を形成する段階において、拡散法によって光起電層を形成する請求項1記載の方法。
- 半導体装置は太陽電池で構成され、予め定められた数の半導体層を形成する段階において、基体の前部表面上に光起電層を形成し、
さらに、光起電層の一部分に反射防止被覆層を付着し、
基体から個々の太陽電池を切断する段階を含んでいる請求項1記載の方法。
