本発明は特性の良好な太陽電池及びその製造方法に係わり、特に表面側集電極の構造及び製造方法に関する技術である。

【従来の技術】
太陽光を直接電気エネルギーに変換することのできる太陽電池は、石油代替エネルギー源として期待されている。太陽電池用の種類としては単結晶シリコン太陽電池、多結晶シリコ太陽電池、アモルファスシリコン太陽電池などがあげられるが、単結晶シリコンの場合製造方法として1000℃以上の高温プロセスを使用するため生産コストが高い。また単結晶シリコンや多結晶シリコンは間接遷移型であるため光吸収係数が小さく、入射太陽光を吸収するためには少なくとも数100μm以上の膜厚が必要となり、このため材料コストが高くなる。これに対し、アモルファスシリコンに代表されるアモルファス半導体材料は200℃程度の低温プロセスにより製造可能であり、また直接遷移型であることから必要膜厚も数1000Åと薄膜で良く、このため低コストの太陽電池材料として期待されている。

斯かるアモルファス半導体材料を用いたアモルファス太陽電池の構造として、図4の素子構造断面図に示す如く、プラスチック、或いは表面が絶縁コートされたステンレス板等の絶縁性表面を有する基板1上に、Ag、Al等の金属からなる裏面電極2、内部にpin接合を有するアモルファス半導体層3、ITOからなる透明導電層4、及びAgからなる櫛型状の集電極5を有する構造が知られている。

斯かる構造のアモルファス太陽電池においては高効率化のため、Agや銅などの比抵抗の小さい材料を用いることにより無効部分となる集電極5の面積を小さくすることが行われている。例えば、銀の比抵抗は1.62×10−6Ωcmであり、銅の比抵抗は1.72×10−6Ωcmであるが、これに対しアルミニウムでは2.75×10−6Ωcm、亜鉛では5.9×10−6Ωcmである。

これらの集電極を形成する方法として、従来結晶系の太陽電池の場合には蒸着法、メッキ法、印刷法などの方法が用いられる。このうち蒸着法では良質の金属が堆積でき、かつ半導体とのオーミックコンタクトも良好なものができるが、堆積速度が遅いことと真空プロセスを用いるためにスループットが低いこと、特定のパターンを形成するためにはマスキングが必要である等の問題が有る。

また、メッキ法の場合にはNiの無電界メッキが一般的に行われているが、剥離し易いこととマスクが必要であるという問題が有る。

印刷法は、最も自動化し易く且つ量産性が高いという特徴を有しており、Agペーストをスクリーン印刷して高温でシンターしてコンタクトする方法が行われている。また、抵抗を下げるために更に印刷した電極の上にメッキやはんだのコートを行うことも検討されている。

【発明が解決しようとする課題】
アモルファス太陽電池の場合には上述したいずれの方法も検討されているが、実用的には印刷法が量産性に優れ実用化されている。然し乍ら、アモルファス太陽電池の場合、高温にするとp、n層中の導電型不純物の拡散等の問題が生じるため結晶系太陽電池のようにシンターすることができず、抵抗の高い電極となってしまう。即ち、銀の導電性ペーストは高分子の樹脂をバインダーとして含むため、比抵抗は約4×10−5Ωcmであり、純粋な銀よりも1桁抵抗が高い。従って集電極の面積を変えずに抵抗を下げるためには電極の厚みを厚くすることが望ましい。然し乍ら、厚みを厚くしようとすると導電性ペーストの粘度を大きくする必要があり、スクリーンが目詰まりを起こしたりするため限界がある。この為スクリーン印刷によって実用的に作成される電極の厚みとしては10μmから20μmである。従ってスクリーン印刷により作成される集電極は抵抗を下げるために幅広にならざるを得ず、このため有効面積の損失が大きくなっていた。

【発明の実施の形態】

本実施形態の太陽電池が図4に示した従来の太陽電池と異なる点は、透明導電層4の少なくとも集電極5と接する表面部分に、他の表面部分よりも抵抗の小さい低抵抗領域6を備えた点にある。

斯かる構成によれば、透明導電層4の集電極5と接する表面部分と、他の表面部分との間に抵抗差が存在することとなるので、電界メッキにより上記表面部分上に選択的にメッキ金属を析出させ、電界メッキによる集電極5を形成することができる。従って、従来のようにレジストのパターン形成及び除去の工程が必要なくなり、量産性に優れている。さらに、電界メッキを用いることにより低抵抗の集電極が得られるので、集電極の抵抗成分の減少により光電変換特性が向上する。尚、低抵抗領域6は、上述のように透明導電層4の表面部分だけでなく、アモルファス半導体層3に至るまでの領域に設けても良いが、少なくとも表面部分に低抵抗領域6を備えておれば、電界メッキによる集電極5の形成が可能となる。

上述のように透明導電層4の集電極5と接する表面部分に低抵抗領域6を形成するにあたっては、この表面部分における透明導電層の組成を制御すれば良い。即ち、太陽電池用の透明導電層として用いられるITO,ZnO,SnO2等の透光性を有する導電性酸化物は、酸素の含有量を調節することで、その電気的特性及び光学的特性を制御することができる。具体的には、酸素の含有量を増加させることで抵抗率、光の透過率ともに増大させることができ、また、酸素の含有量を減少させることで、抵抗、光の透過率ともに減少させることができる。

従って、透明導電層4形成後に、集電極5と接する表面部分のみを還元して酸素量を減少させることにより、この表面部分を他の表面部分よりも抵抗の小さい低抵抗領域とすることができる。このためには、水素雰囲気中で所定の表面部分にのみレーザビームを照射し、選択的に還元すれば良い。または、マスクを用いて上記表面部分のみを露出させ、この状態で水素プラズマに曝すことにより、この表面部分のみを選択的に還元するようにしても良い。尚、以上の様にして還元された透明導電層の表面部分は前述のように光の透過率が減少することとなるが、この部分は集電極5直下に存在し、もともと入射光に対して無効領域であるために、特に問題は生じない。

或いは、透明導電層4形成後に、集電極と接する表面部分を除く他の表面部分を酸化して酸素量を増大させ、内部領域よりも抵抗を増大させることにより、集電極と接する表面部分を他の表面部分よりも抵抗の小さい低抵抗領域とすることができる。このためには上述した他の表面部分のみが露出するようにマスクを設け、酸素プラズマに曝して選択的に酸化する方法、或いは同様にマスクを用いて酸素又はオゾン雰囲気中で紫外線を照射し、選択的に酸化する方法を用いることができる。特に、オゾン雰囲気中で紫外線を照射する方法においては、オゾンが紫外線の照射により強力な酸化作用を有する原子状酸素になるため、透明導電層の酸化効果が高まる。以上の様にして酸化された透明導電層の他の表面部分は前述のように光の透過率が増大することとなるので、アモルファス半導体層に入射する光の光量も増大させることができ、光電変換特性をより向上させることが可能となる。尚、この場合にはアモルファス半導体層3にて生成された光生成キャリアは、透明導電層4の内部領域及び低抵抗領域6を経由して集電極5に収集させることとなるので、抵抗を増大させる部分は上述のように表面部分に限定する必要があり、透明導電層4の内部領域の抵抗は低く保つ必要がある。

さらに、透明導電層の所定の表面部分を選択的に低抵抗化して低抵抗領域とする前者の方法においては、他の表面部分も元々低い抵抗率を有しているために、電界メッキ時にメッキ金属が他の表面部分上にも析出する可能性がある。

加えて、図2に示すように透明導電層4を、アモルファス半導体層3側の低抵抗の第一の透明導電層4Aと、集電極側の高抵抗の第二の透明導電層4Bとから構成し、第二の透明導電層4Bの集電極5が形成される部分を第一の透明導電層4Aに達する深さまで選択的に還元して低抵抗領域6とするようにしても良い。この場合には、上記第二導電層4Bの光の透過率が増大するので、アモルファス半導体層に入射する光の光量を増大させることができ、太陽電池の光電変換効率を一層向上させることができる。尚、本実施形態の場合には、低抵抗領域6を第二の透明導電層4Bの表面部分にのみ設けると、第二の透明導電層4Bは高抵抗であるためにその内部領域が光生成キャリアの収集の際に抵抗成分を増大させることとなるので、低抵抗領域6は上述のように第一の透明導電層4Aに到る領域にまで設ける必要がある。
(実施例)
本発明の実施例として、以下の工程により図1に示す構造の太陽電池を製造した。

まず、表面がSiO2で絶縁コートされたステンレス基板1の上に、スパッタ法を用いて厚さ約1μmのAgからなる裏面電極2を形成し、裏面電極2上にプラズマCVD法を用いて厚さ約200Åのn型a−Si層、厚さ約3000Åのi型a−Si層及び厚さ約100Åのp型a−SiC層を順次積層し、アモルファス半導体層3を形成した。

次いで、アモルファス半導体層3上にAlを5%ドープしたZnOターゲットを用いてスパッタ法により厚さ約700ÅのZnOからなる透明導電層4を形成した。スパッタは、温度150℃、RFパワー20mW/cm2、4×10−3TorrのAr雰囲気中で行い、50〜80Ω/□のシート抵抗を有する透明導電層4が得られた。
